The generation of high-power laser pulses using a compact hetero-integrated assembly based on a semiconductor laser with a dual-element composite 2μm×100μm aperture and a compact heterothyristor switch is *** achieved peak optical power was 33 W with a pulse duration of 3 ns at a thyristor operating voltage of 55 *** leading edge of the laser pulse turn-on was 50 ps to a power level of 24.7 W,and the turn-on delay between the elements of the composite aperture was 160 ps.

High-speed optoelectronic devices are key components of modern fiber communication systems,and the backbone of information technology. In this paper, we present our work on high-speed devices over the past decades, including high-performance semiconductor lasers and integrated light sources, wideband electrooptic modulators, high saturation power photodetectors, and their applications in both fiber communications and microwave photonics. Gain-coupled distributed feedback(DFB) lasers were fabricated with high singlemode yield. Electroabsorption modulated lasers(EMLs) were demonstrated based on identical epitaxial layer integration scheme, including single channel 40 Gb/s EMLs, and 4 × 25 and 4 × 56 Gb/s EML arrays. Both In P and thin-film lithium niobate based low half-wave voltage electro-optic modulators with modulation bandwidth over 40 GHz were demonstrated. Back-illuminated modified uni-traveling-carrier photodetectors(MUTC-PDs) with high saturation power and bandwidth exceeding 100 GHz were developed. Applications of high-speed optoelectronic devices in fiber-optic links and sub-THz wave generation are presented.

A chaotic communication scheme with a fibre ring inserted in the optical ~eedback of the transmitter laser as an additional key is proposed under anticipating synchronization. The numerical results show that the key can enhance the communication security effectively. It is theoretically safe for the communication scheme to transmit messages with a frequency beyond the relaxation oscllation frequency.

Whispering-gallery mode(WGM) microlasers are potential light sources for photonic integrated circuits and optical information processing. In this paper, an integrated twin circular-side octagon microlaser(TCOM) composed of two identical circular-side octagon microcavities(COMs) is proposed and demonstrated for realizing lasing mode control. In a TCOM, we found a global mode with the mode field of an "8" pattern(labeled "8" mode) in addition to weak coupling modes of traditional four-bounce modes. The "8" mode belongs to the whole coupled cavity and is insensitive to the refractive index offset of coupled COMs, but the weak coupling modes are strongly sensitive to the refractive index offset. Lasing mode transformation from multiple coupled modes to a single "8" mode is demonstrated by adjusting the refractive index offset through injection currents. Weak coupling modes for directly connected TCOMs and lasing mode control make the COM a potential unit for large-scale photonic integration and optical information processing.

In recent years, there have been a significant number of demonstrations of small metallic and plasmonic lasers. The vast majority of these demonstrations have been for optically pumped devices. Electrically pumped devices are advantageous for applications and could demonstrate concepts not amenable for optical pumping. However, there have been relatively few demonstrations of electrically pumped small metal cavity lasers. This lack of results is due to the following reasons： there are limited types of electrically pumped gain media available; there is a significantly greater level of complexity required in the fabrication of electrically pumped devices; finally, the required components for electrical pumping restrict cavity design options and furthermore make it intrinsically more difficult to achieve lasing. This review looks at the motivation for electrically pumped nanolasers, the key issues that need addressing for them to be realized, the results that have been achieved so far including devices where lasing has not been achieved, and potential new directions that could be pursued.

The optical chaotic communication system using open-loop fiber transmission is studied under strong injection conditions. The optical chaotic communication system with open-loop configuration is studied using fiber transmission under strong injection conditions. The performances of fiber links composed of two types of fiber segments in different dispersion compensation maps are compared by testing the quality of the recovered message with different bit rates and encrypted by chaotic modulation （CM） or chaotic shift keying （CSK）. The result indicates that the performance of the pre-compensation map is always worst. Two types of symmetrical maps are identical whatever the encryption method and bit-rate of message are. For the transmitting and the recovering of message of lower bit rate （1 Gb/s）, the post-compensation map is the best scheme. However, for the message of higher bit rate （2.5 Gb/s）, the parameters in communication system need to be modified properly in order to adapt to the high-speed application. Meanwhile, two types of symmetrical maps are the best scheme. In addition, the CM method is superior to the CSK method for high-speed applications. It is in accordance with the result in a back-to-back configuration system.

We demonstrate the curvature of coupled twin circular-side-octagon microcavity(TCOM)lasers as the degree of freedom to realize manipulation of mode quality(Q)factor and lasing *** simulation results indicate that mode Q factors varying from 10^(4) to 10^(8),wavelength intervals of different transverse modes,and mode numbers for four-bounce modes can be manipulated for five different *** mode distributes throughout coupled microcavity with mode Q factor around the order of 10^(4) or 10^(5).Four-bounce modes lase with injection currents applied single *** pumping both microcavities simultaneously,single-mode lasing for global modes with side mode suppression ratios(SMSRs)of 30,32,32,31,and 36 dB is achieved at the deformation of 0,0.5,1,1.5,and 2 with four-bounce modes suppressed,***,the linewidths less than 11 MHz for the single mode are obtained with the deformation of *** results show that the lasing modes can be efficiently manipulated considering variable curvature for TCOM lasers,which can promote practical applications of microcavity lasers.

A low-threshold middle-infrared （mid-IR） MgO：PPLN optical parametric generation （OPG） pumped by a laser diode （LD） end-pumped Z-type Nd：YLF laser at 1047 nm is realized with high reflectivity（HR） mirror for signal. At repetition rate of 10 kHz, the OPG threshold of 50 μJ has been achieved with HR mirror for signal. Compared with the threshold without mirror, the threshold decreases by 17%. Using HR mirror for pump at output side of crystal, the threshold of 40 μJ is achieved. The 2.7 - 4.1 μm continuous tunable output is produced with seven grating periods from 28.5 to 31.5 μm and temperatures from 30 to 200 ℃. When the incident average pump power is 3 W, the OPG idler output power is 0.46 W at 3.26 μm, which corresponds to optical-to-optical conversion efficiency up to 15.3%.
