Defects evolution in n-type 4H-SiC induced by electron irradiation and annealing

Radiation damage produced in 4H-SiC by electrons of different doses is presented by using multiple characterization techniques. Raman spectra results indicate that SiC crystal structures are essentially impervious to 10 Me V electron irradiation with doses up to 3000 kGy. However, irradiation indeed leads to the generation of various defects, which are evaluated through photoluminescence(PL) and deep level transient spectroscopy(DLTS). The PL spectra feature a prominent broad band centered at 500 nm, accompanied by several smaller peaks ranging from 660 to 808 nm. The intensity of each PL peak demonstrates a linear correlation with the irradiation dose, indicating a proportional increase in defect concentration during irradiation. The DLTS spectra reveal several thermally unstable and stable defects that exhibit similarities at low irradiation ***, after irradiating at the higher dose of 1000 kGy, a new stable defect labeled as R_(2)(Ec-0.51 eV) appeared after annealing at 800 K. Furthermore, the impact of irradiation-induced defects on SiC junction barrier Schottky diodes is discussed. It is observed that high-dose electron irradiation converts SiC n-epilayers to semi-insulating layers. However, subjecting the samples to a temperature of only 800 K results in a significant reduction in resistance due to the annealing out of unstable defects.

The contamination of Atlantic salmon with severe acute respiratory syndrome coronavirus 2(SARS-CoV-2)has impeded the development of the cold-chain food industry and posed possible risks to the *** beam(E-beam)irradiation under 2,4,7,and 10 kGy can effectively inactivate SARS-CoV-2 in cold-chain ***,there are few statistics about the quality changes of salmon exposed to these irradiation *** work demonstrated that E-beam irradiation at dosages capable of killing SARS-CoV-2 induced lipid oxidation,decreased vitamin A content,and increased some amino acids and ash *** addition,irradiation altered the textural features of salmon,such as its hardness,resilience,cohesiveness,and *** irradiation considerably affected the L*,a*,and b*values of salmon,with the L*value increasing and a*,b*values *** was no significant difference in the sensory evaluation of control and irradiated *** was shown that irradiation with 2−7 kGy E-beam did not significantly degrade *** inactivation of SARS-CoV-2 in salmon is advised at a dose of 2 kGy.

Effects of E-beam irradiation on the physicochemical properties of Atlantic cod(Gadus morhua)

Electron beam(E-beam)irradiation can effectively inactivate severe acute respiratory syndrome coronavirus 2(SARS-CoV-2)in cold-chain *** study evaluated the effects of E-beam irradiation at doses killing SARS-CoV-2 on quality indicators of Atlantic *** cod samples were exposed to 0,2,4,7,and 10 kGy E-beam irradiation,and nutrition,texture,color,and sensory attributes were *** results showed that E-beam irradiation significantly increased thiobarbituric acid(TBA)value and decreased hardness,chewiness,and a*value of Atlantic cod(P0.05).A dose of 4 kGy was recommended considering the keeping quality in Atlantic cod.

As a non-thermal food processing technology,Electron beam(E-beam)irradiation has been used to enhance microbial safety by deactivating unwanted spoilage and pathogenic microorganisms in food *** study evaluated the effects of E-beam irradiation at doses killing SARS-COV-2 on qualities and sensory *** results showed that irradiation caused little effect on the proximate composition,amino acid content,texture,and sensory attributes(P>0.05).However,E-beam increased TBARS(Thiobarbituric acid reactive substances)and lowered vitamin E content in *** up to 10 kGy significantly decreased unsaturated fatty acid(UFA)content and inhibited the increase in TVB-N(The total volatile basic nitrogen)while reducing cohesiveness and chewiness(P5)via the significant increase of b*,accompanied by big visual difference in shrimp(P<0.05).A dose of 4 kGy E-beam irradiation was recommended without altering its physicochemical properties and sensory attributes.

RNA base editing is a promising tool in precise molecular therapy. Currently, there are two widely used RNA base editors, REPAIRand RESCUE. REPAIR only facilitates A-to-I conversions, while RESCUE performs both A-to-I and C-to-U conversions. Thus, RESCUEcan generate twice the number of mutations compared to REPAIR. However, transcription-wide impact due to RESCUE-induced offtarget single-nucleotide variants (SNVs) is not fully appreciated. Therefore, to determine the off-target effects of RESCUE-mediatedediting, we employed transcription-wide sequencing on cells edited by RESCUE. The SNVs showed different off-target effects onmRNA, circRNA, lncRNA, and miRNA expression patterns and their interacting networks. Our results illustrate the transcriptionwide impact of RESCUE-induced off-target SNVs and highlight the need for careful characterization of the off-target impact by thisediting platform.

Heterogeneous integration of 2D materials on Si charge-coupled devices as optical memory

Optical memory integrates the function of optical sensing in memory devices, remarkably promoting the interconnection between sensory and memory terminals. Silicon charge-coupled photodetectors and floating gate memory have been widely used in imaging and storage technologies, respectively. However,the heterogeneous integration of the two devices requires technological innovation and complex electrical connections. In this work, we adopt a three-dimensional layer stacking method to design a novel optical memory device. On the top of Si charge-coupled photodetectors, we successively deposit two-dimensional graphene,hexagonal boron nitride, and molybdenum disulfide as a floating gate layer, a tunneling layer, and a readout layer, respectively. By applying a gate bias on lightly doped Si, a deep depletion layer is formed with a high voltage potential drop. Under dark conditions, the depletion layer cannot be filled, and the electric field across the h-BN tunnel barrier is relatively small. Under light irradiation, the deep depletion layer is gradually filled, and the h-BN tunneling layer withstands the increasing electric field, resulting in charge storage in the floating gate layer. Based on this mechanism, the device exhibits a gate voltage-dependent operation mode, including an integrated optical sensing-memory mode and an electrically driven storage mode. Under moderate gate voltage, the device can effectively detect the optical information with varied intensity and store the optical information in the floating gate, displaying optically controlled memory characteristics. Our work demonstrates a compact device structure for optical memory and displays excellent optically controlled memory performance, which can be applied in artificial vision systems.
