目前市场主流的窄禁带材料霍尔磁场传感器主要工作在室温或低温环境,而新型的宽禁带GaN材料霍尔传感器虽然适用于高温,但器件结构主要是水平型,受制于异质结界面过高的纵向电场约束,能探测平行器件表面磁场的垂直型结构至今未见报道,因此技术上无法实现单一芯片三维磁场探测.针对该难题,本文提出基于宽禁带AlGaN/GaN异质结材料,采用选区浅刻蚀二维电子气沟道势垒层形成局部凹槽结构的方案,从而实现垂直型结构霍尔传感器,并且可有效地提高磁场探测灵敏度.首先对照真实器件测试数据对所提器件材料参数和物理模型进行校准,然后利用计算机辅助设计技术(TcAD)对器件电极间距比值、台面宽度、感测电极长度等核心结构参数进行优化,同时对器件特性进行深入分析讨论.仿真结果表明所设计的霍尔传感器具有高的磁场探测敏感度(器件宽度为2μm时为113.7 V/(A T))和低的温度漂移系数(约600 ppm/K),器件能稳定工作在大于500 K的高温环境.本文工作针对宽禁带材料垂直型霍尔传感器进行设计研究,为下一步实现在单一芯片同时制造垂直型和水平型器件,从而最终获得更高集成度和探测敏感度、能高温应用的三维磁场探测技术奠定了理论基础.

In this study,we aim to assess dynamical downscaling simulations by utilizing a novel bias-corrected global climate model(GcM)data to drive a regional climate model(RcM)over the Asia-western North Pacific *** simulations were conducted with a 25-km grid spacing for the period 1980–*** first simulation(WRF_ERA5)was driven by the European centre for Medium-Range Weather Forecasts Reanalysis 5(ERA5)dataset and served as the validation *** original GcM dataset(MPI-ESM1-2-HR model)was used to drive the second simulation(WRF_GcM),while the third simulation(WRF_GcMbc)was driven by the bias-corrected GcM *** bias-corrected GcM data has an ERA5-based mean and interannual variance and long-term trends derived from the ensemble mean of 18 cMIP6 *** demonstrate that the WRF_GcMbc significantly reduced the root-mean-square errors(RMSEs)of the climatological mean of downscaled variables,including temperature,precipitation,snow,wind,relative humidity,and planetary boundary layer height by 50%–90%compared to the WRF_***,the RMSEs of interannual-tointerdecadal variances of downscaled variables were reduced by 30%–60%.Furthermore,the WRF_GcMbc better captured the annual cycle of the monsoon circulation and intraseasonal and day-to-day *** leading empirical orthogonal function(EOF)shows a monopole precipitation mode in the WRF_*** contrast,the WRF_GcMbc successfully reproduced the observed tri-pole mode of summer precipitation over eastern *** improvement could be attributed to a better-simulated location of the western North Pacific subtropical high in the WRF_GcMbc after GcM bias correction.

This paper investigates the consensus control of multi-agent systems(MASs) with constrained input using the dynamic event-triggered mechanism(ETM).consider the MASs with small-scale networks where a centralized dynamic ETM with global information of the MASs is first ***,a distributed dynamic ETM which only uses local information is developed for the MASs with large-scale *** is shown that the semi-global consensus of the MASs can be achieved by the designed bounded control protocol where the Zeno phenomenon is eliminated by a designable minimum inter-event *** addition,it is easier to find a trade-off between the convergence rate and the minimum inter-event time by an adjustable ***,the results are extended to regional consensus of the MASs with the bounded control *** simulations show the effectiveness of the proposed approach.

considering the large number of returns in online sales and the network externalities of e-platforms, we develop a decentralized model and a centralized model to explore the impacts of returns and network externalities on e-commerce supply chain (EcSc) decisions. We show that in the decentralized model, the service level, price, market demand, and EcSc members' profits increase with the network externality strength. However, the service level and price increase, while the market demand and EcSc members' profits decrease with the product return rate. The centralized model is the optimal operating mode when it is properly coordinated. We design the "commission and return cost-sharing" contract to optimize EcSc, in which the proportion of the e-platform's sharing of the return handling cost is exactly equal to the proportion of the system profit after coordination. Based on the decentralized model, we develop two extended models in which we endogenize the impacts of the service level and return rate on the network externality strength. Through comparisons between the extended and decentralized models, we show that high-quality service can improve EcSc's profitability, while a high return rate hurts its economic performance.

1,3-Diene architectures are not only widely present in natural products, pharmaceuticals, and functional organic materials but also serve as versatile building blocks to furnish important functionalized molecules in synthetic chemistry due to conjugated repeating c=c units. Accordingly, various strategies to access substituted 1,3-dienes in a stereoselective manner have been developed. However, chemo-, regio-and stereoselective synthesis of highly substituted 1,3-dienes still remains elusive and challenging. Readily available propargylic esters have emerged as an appealing class of synthetic intermediates for accessing functionalized 1,3-dienes, especially challenging tri-or tetrasubstituted variants, via transition-metal catalysis, including electrophilic metal and redox neutral catalysis. This review, for the first time, systematically highlights recent advances in transitionmetal catalyzed synthesis of substituted 1,3-dienes from propargylic esters, discusses the mechanisms and synthetic utilities, and gives the remaining challenges and potential opportunities in this field.

The effects of co and Fe co-doping Ni-Mn-In alloy on the phase stability,lattice parameters,mag-netic properties,and electronic structures are systematically investigated by using the first-principles *** indicate that Fe atoms replace the excess Mn2 atoms by direct and indirect coex-istence(Fe→Mn 2 and Fe→In→Mn2);co substitutes the Ni atoms by direct substitution(co→Ni)for the Ni-Mn-In *** austenites all exhibit the ferromagnetic(FM)state for the studied *** NM martensites are in the ferrimagnetic(FIM-1)state for the Ni_(2)Mn_(1.5)In_(0.5),Ni_(2)Mn_(1.25)In_(0.5)Fe 0.25,Ni_(1.75)Mn_(1.5)In_(0.5)co_(0.25),and Ni_(1.75)Mn_(1.25)In_(0.5)co_(0.25)Fe 0.25 alloys,while the other compositions are in the FM *** phase stability of austenite and martensite decreases with increasing co and Fe co-doping.A magnetic-structural coupling transition occurs at xco_(0.08)and Ni_(1.91)Mn_(1.42)In_(0.5)co_(0.08)Fe_(0.08)alloys exhibit an A→6M→NM transformation,accompanied by a magnetic *** co and Fe are co-doped,the hybridization strength between co and Fe is greater than that between co/Fe and *** enhancement of magnetocaloric and elastocaloric effects is favored by larger magnetization difference(△M)and lattice volume change(△V/V_(0)).Based on the calculated phase stability,magneto-structure coupling,△V/V 0 and c/a ratio,one can predict that the Ni_(2)-x Mn_(1.5)-y In_(0.5)co x Fe y alloy with co content 0≤x≤0.25 and Fe content 0≤y≤0.05 is predicted to have good magneto-controlled functional behavior.
