Three main machining processes of large-diameter 6H-SiC wafers were introduced in this paper. These processes include cutting, lapping and polishing. Lapping causes great residual stresses and deep damage layer which can be reduced gradually with subsequent polishing processes. Surfaces prepared by mechanical polishing （MP） appeared a large number of scratches with depth of 5-8 nm. These scratches can be effectively removed by chemo-mechanical polishing （CMP）. After CMP. extremely smooth and low damage layer surface with roughness Ra=0.3 nm was obtained. Atomic force microscopy （AFM） and optical microscopy were used to observe the surface morphology of samples and a high resolution X-ray diffractometer （HRXRD） was used for the crystal lattice perfection of the subsurface region. Changes of surface residual stresses during machining processes were investigated by HRXRD.

Credit risk prediction for small and medium enterprises(SMEs)has long posed a complex research *** approaches have primarily focused on enterprise-specific variables,but these models often prove inadequate when applied to SMEs with incomplete *** this innovative study,we push the theoretical boundaries by leveraging data from adjacent enterprises to address the issue of data *** strategy involves constructing an intricate network that interconnects enterprises based on shared managerial teams and business *** this network,we propose a novel relational graph attention network(RGAT)algorithm capable of capturing the inherent complexity in its topological *** doing so,our model enhances financial service providers'ability to predict credit risk even in the face of incomplete data from target *** experiments conducted using China's SMEs highlight the predictive proficiency and potential economic benefits of our proposed *** approach offers a comprehensive and nuanced perspective on credit risk while demonstrating the advantages of incorporating network-wide data in credit risk prediction.

Thermal oxidation was used to remove the subsurface damage of silicon carbide （SIC） surfaces. The anisotropy of oxidation and the composition of oxide layers on Si and C faces were analyzed. Regular pits were observed on the surface after the removal of the oxide layers, which were detrimental to the growth of high quality epitaxial layers. The thickness and composition of the oxide layers were characterized by Rutherford backscattering spectrometry （RBS） and X-ray photoelectron spectroscopy （XPS）, respectively. Epitaxial growth was performed in a metal organic chemical vapor deposition （MOCVD） system. The substrate surface morphology after removing the oxide layer and gallium nitride （GaN） epilayer surface were observed by atomic force microscopy （AFM）. The results showed that the GaN epilayer grown on the oxidized substrates was superior to that on the unoxidized substrates.

A novel method for metal-free C-H borylation of 2-(N-methylanilino)-5-fluoropyridines and 2-benzyl-5-fluoropyridines has been reported. The 5-fluoropyridine directed borylation reaction exhibited high efficiency and site exclusivity. The useful protocol could be executed on a gram-scale easily and the borylated products showed good derivatization applications. Moreover, the practicality of the strategy was expanded by the fact that the directing group could be removed in an acceptable yield.

A two-dimensional subthreshold current model for strained-Si MOSFET

An analytical model for the subthreshold current of a strained-Si metal-oxide-semiconductor field-effect transistor (MOSFET) is developed by solving the two-dimensional (2D) Poisson equation and the conventional drift-diffusion theory. Model verification is carried out using the 2D device simulator ISE. Good agreement is obtained between the model's calculations and the simulated results. By analyzing the model, the dependence of current on the strained-Si layer strain, doping concentration, source/drain junction depths and substrate voltage is studied. This subthreshold current model provides valuable information for strained-Si MOSFET design.

The formability of light-weight alloy, such as aluminum alloy, magnesium alloy, can be improved significantly when formed at elevated temperature. Superplastic forming (SPF) is a well-known manufacturing method to form complex part of these materials. In order to realize mass production of SPF in industry, forming at high strain rate should be realized. In this study, the mechanical properties of 5A06 sheet were tested by uniaxial tensile test at high strain rate and elevated temperatures up to 550 ℃. Free bulging test and forming of round cup were carried out to evaluate the formability of the 5A06 sheet. Results show that the total elongation of the 5A06 sheet began to increase rapidly after 200 ℃, and reached the maximum value at 450 ℃. At higher temperature, early brittle fracture occurred. In free bulging test, the bulging height remained almost constant about 27.0 mm, which means the formability of the sheet is not sensitive to forming temperature at elevated temperature. In the forming of round cup part, temperature has direct effect on the corner filling ability of the sheet, especially at temperature lower than 400 ℃.

The quality of planting materials is the foundation for productivity,longevity,and berry quality of perennial grapevines with a long *** the nursery light spectrum may speed up the production of healthy and high-quality planting vines but the underlying mechanisms remain ***,the effects of different monochromatic lights(green,blue,and red)on grapevine growth,leaf photosynthesis,whole-plant carbon allocation,and transcriptome reprograming were investigated with white light as *** showed that blue and red lights were favorable for plantlet growth in comparison with white *** light repressed excessive growth,significantly increased the maximum net photosynthetic rate(Pn)of leaves by 39.58%and leaf specific weight by 38.29%.Red light increased the dry weight of the stem by 53.60%,the starch content of the leaf by 53.63%,and the sucrose content of the stem by 230%.Green light reduced all photosynthetic indexes of the grape *** photon flux density(PPFD)/Ci–Pn curves indicated that blue light affected photosynthetic rate depending on the light intensity and CO2 ***-seq analysis of different organs(leaf,stem,and root)revealed a systematic transcriptome remodeling and VvCOP1(CONSTITUTIVELY PHOTOMORPHOGENIC 1),VvHY5(ELONGATED HYPOCOTYL5),VvHYH(HY5 HOMOLOG),VvELIP(early light-induced protein)and VvPIF3(PHYTOCHROME INTERACTING FACTOR 3)may play important roles in this shoot-to-root ***,the correlation network between differential expression genes and physiological traits indicated that VvpsbS(photosystem II subunit S),Vvpsb28(photosystem II subunit 28),VvHYH,VvSUS4(sucrose synthase 4),and VvALDA(fructose-bisphosphate aldolase)were pertinent candidate genes in responses to different light *** results provide a foundation for optimizing the light recipe of grape plantlets and strengthen the understanding of light signaling and carbon metabolism under different monochromat
