A Low Power,High Sensitivity SiGe HBT Static Frequency Divider up to 90 GHz for Millimeter-Wave Application

A layout and connection optimization for static frequency divider is presented. The layout optimization provides a new circle topology transistors placement and reasonable connection structure, which reduces the parasitic effectively and enables self-oscillation frequency enhancement. Besides, bandwidth enhancement techniques based on a center-tap capacitor in input balun design and inductive peaking in latch design are adopted to improve further high frequency performance with low power consumption. As a proof of concept, design of a divide-by-2 static frequency divider in 0.13 μm SiGe BiCMOS technology is reported. With single-ended input clock signal, the divider is measured to be operated from 40 to 90 GHz. Phase noise measurements of a 90 GHz input clock signal indicate ideal behavior with no measurable noise contribution from the divider. The divider followed by a buffer that can deliver more than-10 dBm output power, which is sufficient to drive succeeding stage. To the author's knowledge, the divider exhibits a competitive power dissipation and the highest FOM among silicon based frequency dividers that operating higher than 70 GHz.

In view of the existing design challenges for Terahertz(THz)power amplifiers(PAs),the common design methods and the efforts of the State Key Laboratory of Millimeter Wave,Southeast University,China in the development of silicon-based THz PAs,mainly including silicon-based PAs with operating frequencies covering 100–300 GHz,are summarized in this ***,we design an LC-balun-based two-stage differential cascode PA with a center frequency of 150 GHz and an output power of 14 *** on a Marchand balun,we report a 220 GHz three-stage differential cascode PA with a saturated output power of 9.5 *** further increase the output power of THz PA,based on a four-way differential power combining technique,we report a 211–263 GHz dual-LC-tank-based broadband PA with a recorded 14.7 dBm Psat and 16.4 dB peak *** the above circuits are designed in a standard 130 nm silicon germanium(SiGe)BiCMOS process.

With the increasing number of users and emerging new applications, the demand for mobile data traffic is growing rapidly. The limited spectrum resources of the traditional microwave and millimeter-wave frequency bands can no longer support the future wireless communication systems with higher system capacity and data throughput. The terahertz(THz) frequency bands have abundant spectrum resources, which can provide sufficient bandwidth to expand channel capacity and increase transmission data rate. In addition, with the rapid development of silicon-based semiconductor technology,its characteristic size keeps decreasing, and the radio frequency performance of active devices is gradually approaching the performance of III-V semiconductor technology. The realization of THz communication systems based on low-cost, high-stability, and easy-to-integrate silicon-based process has become a feasible solution. This review summarizes the reported silicon-based THz communication systems, as well as the key sub-circuit chips in these systems, including the local oscillator, power amplifier, low noise amplifier, on-chip antenna and transceiver chip, etc.

Dear editor,The 2019 novel coronavirus(later renamed as SARS-CoV-2 in February 2020)infected over 12 million people globally by early July 2020,causing mild to severe COVID-19 in *** the levels of antibodies such as immunoglobin(Ig)G,M and A that are specific to SARS-CoV-2 and present in the blood provides not only an alternative method for diagnosing SARS-CoV-2 infection(including asymptomatic carriers),but also a simple way to monitor immune responses in convalescent patients or after vaccination.A high and persistent level of antibodies specific to SARS-CoV-2,especially those that can bind to and neutralize the virus,would be a strong indication that an immunized host could resist to SRAS-CoV-2 ***,there are no effective drugs to specifically prevent or cure SARS-CoV-2 infection;therefore,host immune responses and antibody-based therapeutics will continue to play important roles in combating and later preventing COVID-19.

In the present study, we developed and validated a selective, specific and sensitive liquid chromatography-electrospray ionization mass spectrometry （LC-ESI-MS/MS） method for the determination of tenofovir in human plasma. Entecavir was used as an internal standard, and plasma samples were prepared by solid-phase extraction performed on Phenomenex Strata cartridges （30 mg）. The mobile phase consisted of 10 mM ammonium acetate in water and methanol （60：40, v/v）. The chromatographic separation was performed isocratically on a Phenomenex C18 （4.6 mm×150 mm, 5 μm）, and analytes were analyzed in multiple reaction monitoring （MRM） mode with positive electrospray ionization （ESI） interface using the respective [M＋H] ＋ ions, m/z 288.2→m/z 176.1 for tenofovir and m/z 278.1→m/z 152 for entecavir. The calibration curve （r2 = 0.9962） of tenofovir was established within the range of 4.096-1000 μg/L. The intra- and inter-day precisions were less than 10%. This validated method was successfully applied to a pharmacokinetic study in 12 healthy Chinese volunteers after the oral administration of tenofovir disonroxil fumarate.
