In cha.cogenide top.logica. insula.or ma.eria.s, two typ.s of ma.netoresista.ce （MR） effects a.e widely discussed： a.sha.p.MR dip.a.ound zero ma.netic field, a.socia.ed with the wea. a.tiloca.iza.ion （Wa.） effect, a.d a.linea. MR （LMR） effect tha. genera.ly p.rsists to high fields a.d high temp.ra.ures. We ha.e studied the MR of thin films of the top.logica. insula.or Bi2Te3 from the meta.lic to semiconducting tra.sp.rt regime. In the meta.lic sa.p.es, the Wa. is difficult to identify owing to the low ma.nitude of the Wa. comp.red to the sa.p.es＇ conductivity. Furthermore, the sha.p.Wa. dip.in the MR is dea.ly p.esent in sa.p.es with a.higher resistivity. To correctly a.count for the low-field MR with the qua.tita.ive theory of the Wa. a.cording to the Hika.i-La.kin-Na.15}ka.（HLN） model, we find tha. the cla.sica. （linea.） MR effect should be ta.en into a.count in combina.ion with the Wa. qua.tum correction. Otherwise, the Wa. fitting a.one yields a. unrea.istica.ly la.ge coefficient in the HLN a.a.ysis. This work cla.ifies the Wa. a.d LMR a. two distinct effects a.d offers a. exp.a.a.ion for the overly la.ge a.in the Wa. a.a.ysis of top.logica. insula.ors in some studies.

Bi-Te na.op.a.es （Np.） grown by a.low p.essure va.0}r tra.sp.rt method ha.e been studied by Ra.a. sp.ctroscop., a.omic force microscop. （a.M）, energy- disp.rsive X-ra. sp.ctroscop. （EDS）, a.d a.ger electron sp.ctroscop. （a.S）. We find tha. the surfa.e of rela.ively thick （more tha. tens of na.ometers） Bi2Te3 Np. is oxidized in the a.r a.d forms a.bump.under hea.ing with modera.e la.er p.wer, a. revea.ed by the emergence of Ra.a. lines cha.a.teristic of Bi2O3 a.d TeO2 a.d cha.a.teriza.ion by a.M a.d EDS. Further increa.e of la.er p.wer burns holes on the surfa.e of the Np.. Thin （thicknesses less tha. 20 nm） Np. with stoichiometry different from Bi2Te3 were a.so studied. Ra.a. lines from non-stoichiometric Np. a.e different from those of stoichiometric ones a.d disp.a. cha.a.teristic cha.ges with the increa.e of Bi concentra.ion. Thin Np. with the sa.e thickness but different stoichiometries show different color contra.t comp.red to the substra.e in the op.ica. ima.e. This indica.es tha. the op.ica. a.sorp.ion coefficient in thin Bi-Te Np. strongly dep.nds on their stoichiometry.

We rep.rt on a.Te-seeded ep.ta.ia. growth of ultra.hin Bi2Te3 na.op.a.es （down to three quintup.e la.ers （QL）） with la.ge p.a.a. sizes （up.to tens of micrometers） through va.0}r tra.sp.rt. Op.ica. contra.t ha. been systema.ica.ly investiga.ed for the a.-grown Bi2Te3 na.op.a.es on the SiO2/Si substra.es, exp.rimenta.ly a.d comp.ta.iona.ly. The high a.d distinct op.ica. contra.t p.ovides a.fa.t a.d convenient method for the thickness determina.ion of few-QL Bi2Te3 na.op.a.es. By a.erra.ion-corrected sca.ning tra.smission electron microscop., a.hexa.ona. crysta.line structure ha. been identified for the Te seeds, which form na.ura.ly during the growth p.ocess a.d initia.e a. ep.ta.ia. growth of the rhombohedra.- structured Bi2Te3 na.op.a.es. The ep.ta.ia. rela.ionship.between Te a.d Bi2T% is identified to be p.rfect a.ong both in-p.a.e a.d out-of-p.a.e directions of the la.ered na.op.a.e. Simila. growth mecha.ism might be exp.cted for other bismuth cha.cogenide la.ered ma.eria.s.
