Configurable circular-polarization-dependent optoelectronic silent state for ultrahigh light ellipticity discrimination

Filterless light-ellipticity-sensitive optoelectronic response generally has low discrimination,thus severely hindering the development of monolithic polarization ***,we achieve a breakthrough based on a configurable circular-polarization-dependent optoelectronic silent state created by the superposition of two photoresponses with enantiomerically opposite ellipticity *** zero photocurrent and the significantly suppressed noise of the optoelectronic silent state singularly enhance the circular polarization extinction ratio(CPER)and the sensitivity to light ellipticity *** CPER of our device approaches infinity by the traditional *** newly established CPER taking noise into account is 3-4 orders of magnitude higher than those of ordinary integrated circular polarization detectors,and it remains high in an expanded wavelength *** noise equivalent light ellipticity difference goes below 0.009° Hz-1/2 at modulation frequencies above 1000 Hz by a light power of 281 *** scheme brings a leap in developing monolithic ultracompact circular polarization detectors.

In traditional digital twin communication system testing,we can apply test cases as completely as possible in order to ensure the correctness of the system implementation,and even then,there is no guarantee that the digital twin communication system implementation is completely *** verification is currently recognized as a method to ensure the correctness of software system for communication in digital twins because it uses rigorous mathematical methods to verify the correctness of systems for communication in digital twins and can effectively help system designers determine whether the system is designed and implemented *** this paper,we use the interactive theorem proving tool Isabelle/HOL to construct the formal model of the X86 architecture,and to model the related assembly *** verification result shows that the system states obtained after the operations of relevant assembly instructions is consistent with the expected states,indicating that the system meets the design expectations.

Underground engineering often passes through water-rich fractured rock masses, which are prone to fracture and instability under the long-term coupling of in-situ stress field and pore water(P-W) pressure, ultimately threatening the stability of underground structures. In order to explore the mechanical properties of rocks under H-M coupling, the corresponding damage constitutive(D-C) model has become the focus of attention. Considering the inadequacy of the current research on rock strength parameters,energy evolution characteristics and D-C model under H-M coupling, the mechanical properties of typical sandstone samples are discussed based on laboratory tests. The results show that the variation of characteristic stresses of sandstone under H-M coupling conforms to the normalized attenuation equation and Mohr-Coulomb(M-C) criterion. The P-W pressure mechanism of sandstone exhibits a dynamic change from softening effect to H-M fracturing effect. The closure stress is mainly provided by cohesive strength, while the initiation stress, damage stress, and peak stress are jointly dominated by cohesive strength and friction strength. In addition, residual stress is attributed to the friction strength formed by the bite of the fracture surface. Subsequently, the energy evolution characteristics of sandstone under H-M coupling were studied, and it was found that P-W pressure weakened the energy storage capacity and energy dissipation capacity of sandstone, and H-M fracturing was an important factor in reducing its energy storage efficiency. Finally, combined with energy dissipation theory and statistical damage theory, two types of D-C models considering P-W pressure are proposed accordingly, and the model parameters can be determined by four methods. The application results indicate that the proposed and modified D-C models have high reliability, and can characterize the mechanical behavior of sandstone under H-M coupling, overcome the inconvenience of existing D-C models

Topological insulators represent a new quantum phase of matter with spin-polarized surface states that are protected from backscattering, exhibiting electronic responses to light, such as topological quantum phase transitions. However, the effects of high-frequency driving topological intrinsic systems have remained largely unexplored challenges experimentally for high-sensitivity terahertz detection. In this study, by integrating Sb2Te3 topological insulators with subwavelength metal antennas through micro-nano processing, a high-frequency terahertz detector with high sensitivity is proposed. The enhanced response originates from the asymmetric scattering of the surface electrons in the Sb_(2)Te_(3) flakes induced by the terahertz wave. The device displays room-temperature photodetection with a responsivity of 192 mA/W and equivalent noise power of less than 0.35 nW/Hz^(1/2) in the frequency range from 0.02 to 0.3 THz. These results pave the way for the exploitation of topological insulators for high-frequency operation in real-time imaging within long-wavelength optoelectronics.

Dynamical control of perfect absorption plays an indispensable role in optical switch and ***,it always suffers from the limited modulation range,small depth,and susceptible absorption ***,we propose a new strategy based on Friedrich–Wintgen bound states in the continuum(F–W BICs)to realize a tunable perfect absorber with large dynamic modulation *** proof of concept,we demonstrate a pentaband ultrahigh absorption system consisting of graphene gratings and graphene sheets through elaborately tuning F–W *** nature of the F–W BIC arises from the destructive interference between Fabry–Perot resonance and guided mode resonance modes in the coherent phase-matching *** radiation channels are avoided from *** BIC can be dynamically modulated by engineering the Fermi level of graphene gratings,which breaks the traditional modulation methods with an incidence ***,the perfect absorber with this F–W BIC approach achieves the largest modulation range of up to 3.5 *** believe that this work provides a new way to dynamically engineer perfect absorption and stimulates the development of multiband ultracompact devices.

In modern electronics and optoelectronics, hot electron behaviors are highly concerned, as they determine the performance limit of a device or system, like the associated thermal or power constraint of chips and the Shockley-Queisser limit for solar cell efficiency. To date, however, the manipulation of hot electrons has been mostly based on conceptual interpretations rather than a direct observation. The problem arises from a fundamental fact that energy-differential electrons are mixed up in real-space, making it hard to distinguish them from each other by standard measurements. Here we demonstrate a distinct approach to artificially(spatially) separate hot electrons from cold ones in semiconductor nanowire transistors, which thus offers a unique opportunity to observe and modulate electron occupied state, energy, mobility and even path. Such a process is accomplished through the scanning-photocurrent-microscopy measurements by activating the intervalley-scattering events and 1D charge-neutrality rule. Findings here may provide a new degree of freedom in manipulating non-equilibrium electrons for both electronic and optoelectronic applications.

Conventional artificial intelligence(Al)machine vision technology,based on the von Neumann architecture,uses separate sensing,computing,and storage units to process huge amounts of vision data generated in sensory *** frequent movement of redundant data between sensors,processors and memory,however,results in high-power consumption and latency.A more efficient approach is to offload some of the memory and computational tasks to sensor elements that can perceive and process the optical signal ***,we proposed a non-volatile photomemristor,in which the reconfigurable responsivity can be modulated by the charge and/or photon flux through it and further stored in the *** non-volatile photomemristor has a simple two-terminal architecture,in which photoexcited carriers and oxygen-related ions are coupled,leading to a displaced and pinched hysteresis in the current-voltage *** the frst time,non-volatile photomemristors implement computationally complete logic with photoresponse-stateful operations,for which the same photomemristor serves as both a logic gate and memory,using photoresponse as a physical state variable instead of light,voltage and *** polarity reversal of photomemristors shows great potential for in-memory sensing and computing with feature extraction and image recognition for neuromorphic vision.
