We have developed a microwave plasma heating technique to rapidly heat the transition metal. W/SiO2 layers were deposited on Ge/Si heterostructures. By heating the W, dislocations in Ge layers originated from lattice mismatch between Ge and Si crystals were reduced drastically. We have fabricated p- MOSFETs on Ge/Si substrates and realized higher mobility of about 380 cm2/ Vs than that of Si p-MOSFET.

A 1-D and 2-D Daubechies 5 (db5) discrete wavelet shrinkage methods using a 10 level decomposition was applied to white light lidar data particularly at 350 nm and 550 nm backscattered signal. At 350 nm, the backscattered signal is very weak as compared to 550 nm backscattered signal because of the spectral intensity distribution of the generated white light. The 1-D and 2-D wavelet shrinkage method gave a much better result as compared with the moving average method. However, the 2-D wavelet shrinkage method produced a much better denoised lidar signal compared with the 1-D wavelet shrinkage method. This is indicated by the 142% increase in correlation coefficient between the 2-D denoised lidar signal and the 800 nm original lidar signal as compared with only 12% increase in correlation coefficient for the 1-D denoised lidar signal. The 2-D wavelet shrinkage method also gave a much higher SNR value of 65.9 compared to 1-D which is 38.8.

We have developed an apparatus for producing high-density hydrogen plasma. The atomic hydrogen density was 3.0 × 1021 m?3 at a pressure of 30 Pa, a microwave power of 1000 W, and a hydrogen gas flow rate of 5 sccm. We confirmed that the temperatures of tungsten films increased to above 1000?C within 5 s when they were exposed to hydrogen plasma formed using the apparatus. We applied this phenomenon to the selective heat treatment of tungsten films deposited on amorphous silicon films on glass substrates and formed polycrystalline silicon films. To utilize this method, we can perform the crystalline process only on device regions. TFTs were fabricated on the polycrystalline silicon films and the electron mobilities of 60 cm2/Vs were obtained.

In Vivo Development of Fetal Pig Kidneys in Mature Monkeys under Clinically Approved Immunosuppressant Drugs

As a simple, quick and inexpensive method for site characterization and deep geological survey, array microtremor survey as well as H/V observation is expected to play important roles in China’s earthquake disaster prevention program, especially in the vast, economically delayed inland area. We started a co-study program on the characteristics and applications of long period microtremor in China continent from 2008. We have made microtremor observations from the coast cities like Shanghai and Tianjin through Beijing, Xi’an, to the far inland cities Lanzhou and Tianshui over the continent using long period seismometers. We also carried out some field test of applications for structure survey. The observation shows that the level of power spectrum of long period microtremor in the coast area is the same as in Japan. From the coast to the inland area, the level reduced rapidly, but even in Tianshui, which is over 1500 kilometers from the coast, with careful observation, it is still possible to use for geological survey.

1.引言日本每年约使用13万吨氟里昂,其中氟里昂113为6万多吨,占全部使用量的一半以上(图1,2)。而氟里昂113主要用作清洗剂,占其总用量的90％以上。氟里昂113清洗剂用于精密机械的清洗、印刷板的清洗、压力机加工品的清洗等约各占20％。由此也可了解到,基于氟里昂113具有:①热稳定性和化学稳定性;②高安全性(低毒、不燃);③耐腐蚀性;④电绝缘性高;⑤热力学性能好,过去日本的电子工业、精密机械等高技术产业一直用它作主要的清洗剂。

We deposited Ge films on Si substrates by molecular beam epitaxy (MBE) method. The specimens were annealed at around 750 C using microwave- plasma heating technique which we had reported before. After these pro- cesses, we carried out special scanning transmission electron microscopic (STEM) observation. The moiré between the crystal lattices and the scanning lines controlled by STEM was utilized to show lattice-spacing distribution. The results exhibited that we were succeeded in forming lattice-relaxed Ge thin films. It was also recognized that this STEM moiré technique is very useful to observe lattice-spacing distribution for large area with high resolution.
