We demonstrate a simple way of fabricating high performance tunnel devices from p-doped InAs nanowires by tailoring the n-doped surface accumulation layer inherent to InAs surfaces. By using appropriate ammonium sulfide based surface passivation before metallization without any further thermal treatment, we demonstrate characteristics of tunnel p-n junctions, namely Esaki and backward diodes, with figures of merit better than previously published for InAs homojunctions. The further optimization of both the surface doping, in a quantitative way, and the device geometry allows us to demonstrate that these nanowire-based technologically-simple diodes have promising direct current characteristics for integrated high frequency detection or generation.

Ternary III-V nanowires （NWs） cover a wide range of wavelengths in the solar spectrum and would greatly benefit from being synthesized as position-controlled arrays for improved vertical yield, reproducibility, and tunable optical absorption. Here, we report on successful selective-area epitaxy of metal-particle-free vertical InxGa1-xP NW arrays using metal-organic vapor phase epitaxy and detail their optical properties. A systematic growth study establishes the range of suitable growth parameters to obtain uniform NW growth over a large array. The optical properties of the NWs were characterized by room-temperature cathodoluminescence spectroscopy. Tunability of the emission wavelength from 870 nm to approximately 800 nm was achieved. Transmission electron microscopy and energy dispersive X-ray measurements performed on cross- section samples revealed a pure wurtzite crystal structure with very few stacking faults and a slight composition gradient along the NW growth axis.

Self-assembled GaN nanorods were grown by metal-organic chemical vapor deposition.A highly regular rosette-shaped cathodoluminescence pattern in the GaN nanorods is observed,where its origin is helpful to deepen the understanding of GaN nanorod *** pattern forms at the very early stages of nanorod growth,which consists of yellow luminescence at the edges and the non-luminous region at six vertices of the *** clarify its origin,we carried out detailed cathodoluminescence studies,electron microscopy studies and nanoscale secondary ion mass spectrometry at both the nanorod surface and *** found the pattern is not related to optical resonance modes or polarity inversion,which are commonly reported in GaN *** chemical composition and strain analysis,we found higher carbon and nitrogen cluster concentration and large compressive strain at the pattern *** pattern formation may relate to facet preferential distribution of non-radiative recombination centers related to excess carbon/*** work provides an insight into strain distribution and defect-related emission in GaN nanorod,which is critical for future optoelectronic applications.

This article provides a review of tropical cyclone(TC)surface wind estimation from an operational forecasting ***,we provide a summary of operational forecast center practices and historical ***,we discuss current and emerging objective estimates of TC surface winds,including algorithms,archive datasets,and individual algorithm strengths and weaknesses as applied to operational TC surface wind forecast *** review leads to recommendations about required surface coverage—an area covering at least 1100 km from center of TC at a 2-km resolution in the inner-core,and at a frequency of at least once every 6 *** is enough coverage to support a complete analysis of the TC surface wind field from center to the extent of the 34-kt(17 m s^(-1))winds at 6-h *** also suggest future designs of TC surface wind capabilities include funding to ensure near real-time data delivery to operators so that operational evaluation and use are feasible within proposed ***,we suggest that users of archived operational wind radii datasets contact operational organizations to ensure these datasets are appropriate for their needs as the datasets vary in quality through time and space,even from a single organisation.

The naive Bayesian classifier(NBC) is a supervised machine learning algorithm having a simple model structure and good theoretical interpretability. However, the generalization performance of NBC is limited to a large extent by the assumption of attribute independence. To address this issue, this paper proposes a novel attribute grouping-based NBC(AG-NBC), which is a variant of the classical NBC trained with different attribute groups. AG-NBC first applies a novel effective objective function to automatically identify optimal dependent attribute groups(DAGs). Condition attributes in the same DAG are strongly dependent on the class attribute, whereas attributes in different DAGs are independent of one another. Then,for each DAG, a random vector functional link network with a SoftMax layer is trained to output posterior probabilities in the form of joint probability density estimation. The NBC is trained using the grouping attributes that correspond to the original condition attributes. Extensive experiments were conducted to validate the rationality, feasibility, and effectiveness of AG-NBC. Our findings showed that the attribute groups chosen for NBC can accurately represent attribute dependencies and reduce overlaps between different posterior probability densities. In addition, the comparative results with NBC, flexible NBC(FNBC), tree augmented Bayes network(TAN), gain ratio-based attribute weighted naive Bayes(GRAWNB), averaged one-dependence estimators(AODE), weighted AODE(WAODE), independent component analysis-based NBC(ICA-NBC), hidden naive Bayesian(HNB) classifier, and correlation-based feature weighting filter for naive Bayes(CFW) show that AG-NBC obtains statistically better testing accuracies, higher area under the receiver operating characteristic curves(AUCs), and fewer probability mean square errors(PMSEs) than other Bayesian classifiers.
