Inhomogeneous barrier height effect on the current–voltage characteristics of an Au/n-InP Schottky diode

We report the current-voltage （I-V） characteristics of the Schottky diode （Au/n-InP） as a function of temperature. The SILVACO-TCAD numerical simulator is used to calculate the I-V characteristic in the tem- perature range of 280-400 K. This is to study the effect of temperature on the I-V curves and assess the main parameters that characterize the Schottky diode such as the ideality factor, the height of the barrier and the series resistance. The I-V characteristics are analyzed on the basis of standard thermionic emission （TE） theory and the inhomogeneous barrier heights （BHs） assuming a Gaussian distribution. It is shown that the ideality factor de- creases while the barrier height increases with increasing temperature, on the basis of TE theory. Furthermore, the homogeneous BH value of approximately 0.524 eV for the device has been obtained from the linear relationship between the temperature-dependent experimentally effective BHs and ideality factors. The modified Richardson plot, according to the inhomogeneity of the BHs, has a good linearity over the temperature range. The evaluated Richardson constant A^＊ was 10.32 A·cm^-2·K^-2, which is close to the theoretical value of 9.4 A·cm^-2·K^-2 for nInP. The temperature dependence of the I-V characteristics of the Au/n-InP Schottky diode have been successfully explained on the basis of the thermionic emission （TE） mechanism with a Gaussian distribution of the Schottky barrier heights （SBHs）. Simulated I-V characteristics are in good agreement with the measurements [Korucu D, Mammadov T S. J Optoelectronics Advanced Materials, 2012, 14：41 ]. The barrier height obtained using Gaussian Schottky barrier distribution is 0.52 eV, which is about half the band gap of InP.

This work is devoted to the experimental determination of the electrostatic properties of the molecular 4-methyl-7-（salicylidene amino） coumarin（C17H13NC3） using high resolution x-ray diffraction data. The experimental results are compared with those obtained theoretically from calculation type ab initio. The experimental investigation is carried out using the molecular electron charge density distribution based on the multipolar model of Hansen and Coppens. However the theoretical calculations are conducted by using the molecular orbital B3 LYP method and the Hartree-Fock（HF） approximation with the basis set 6-31G（d,p） implemented in the Gaussian program. In addition to the structural analysis,the thermal agitation is also analyzed in terms of rigid blocks to ensure a better precision of the results. Subsequently, the electrostatic atomic and molecular properties such as the net charges, the molecular dipolar moment to highlight the nature of charge transfer existing within the molecule studied are derived. Moreover, the obtained electrostatic potential enables the localization of the electropositive and the electronegative parts of the investigated molecule. The present work reports in detail the obtained electrostatic properties of this biologically important molecule.

A comprehensive study of high efficiency In（0.46）Ga（0.54）N/Si tandem solar cell is presented.A tunnel junction（TJ） was needed to interconnect the top and bottom *** TJ designs,integrated within this tandem：GaAs（n^＋）/GaAs（p^＋） and In（0.5）Ga（0.5）N（n^＋）/Si（p^＋） were *** of GaAs（n^＋）/GaAs（p^＋）and In（0.5）Ga（0.5）N（n^＋）/Si（p^＋） TJ I-V characteristics were studied for integration into the proposed tandem solar cell.A comparison of the simulated solar cell I-V characteristics under 1 sun AM1.5 spectrum was discussed in terms of short circuit current density（J（SC））,open circuit voltage（V（OC））,fill factor（FF） and efficiency（η） for both tunnel junction *** GaAs（n^＋）/GaAs（p^＋） tunnel junction,the obtained values of J（SC） = 21.74 mA/cm-2,V（OC）= 1,81 V,FF = 0.87 and η=34.28%,whereas the solar cell with the In（0.5）Ga（0.5）N/Si tunnel junction reported values of J（SC）= 21.92 mA/cm-2,V（OC）= 1.81 V,FF = 0.88 and η= 35.01%.The results found that required thicknesses for GaAs（n^＋）/GaAs（p^＋） and In（0.5）Ga（0.5）N（n^＋）/Si（p^＋） tunnel junctions are around 20 nm,the total thickness of the top InGaN can be very small due to its high optical absorption coefficient and the use of a relatively thick bottom cell is necessary to increase the conversion efficiency.

This work focuses on the structure and magnetic properties of Fe-50wt% Ni permalloy manufactured from the pre-alloyed powder by selective laser melting (SLM). The selective laser melted (SLMed) alloys were characterized by a 3D profilometer,optical microscope, scanning electron microscope, X-ray diffraction, etc. The effects of the volume energy density of laser(LVED) on structure, and magnetic properties with coercivity ( H), remanence ( B), and power losses ( P), were evaluated and discussed systematically. The results show that the relative porosity rate and the surface roughness of the SLMed specimens decreased with the increase in LVED. Only the γ-(FeNi) phase was detected in the X-ray diffraction patterns of the SLMed permalloys fabricated from the different LVEDs. Statistical analysis of optical microscopy images indicated that the grain coarsened at higher LVED. Furthermore, the microstructure of the SLMed parts was a typical columnar structure with an oriented growth of building direction. The highest microhardness reached 198 HV. Besides, the magnetic properties including B, H, and Pof SLMed samples decreased when the LVED ranged from 33.3 to 60.0 J/mm ~3 firstly and then increased while LVED further up to 93.3 J/mm, which is related to the decrease in porosity and the increase in grain size, while the higher residual stress and microcracks presented in the samples manufactured using very high LVED. The observed evolution of magnetic properties and LVED provides a good compromise in terms of reduced porosity and crack formation for the fabrication of SLMed Fe-50 wt% Ni permalloy. The theoretical mechanism in this study can offer guidance to further investigate SLMed soft magnetic alloys.

Amiodarone chlorhydrate is a diiodated benzofuran derivative used to treat cardiac rhythm abnormalities. Hepatotoxicity is a relatively uncommon side effect of amiodarone and symptomatic hepatic dysfunction occurs in less than 1% to 3% of patients taking amiodarone. We report here on an unusual case of amiodarone-induced hepatotoxicity. A 29 year old woman with normal liver function was given amiodarone intravenously to treat her atrial fibrillation. She developed acute toxic hepatitis after 24 h. The intravenous form of amiodarone was immediately avoided and replaced by the oral form, using conventional loading doses as soon as the deranged liver function tests had normalized, without recurrence of the hepatitis. These observations show that the occurrence of acute hepatic impairment with intravenous amiodarone does not necessarily preclude the use of this drug by mouth and the necessity of monitoring the hepatic function of patients treated with amiodarone.

In this work,W/β-Ga_(2)O_(3)Schottky barrier diodes,prepared using a confined magnetic field-based sputtering method,were analyzed at different operation ***,Schottky barrier height increased with increasing temperature from 100 to 300 K and reached 1.03 eV at room *** ideality factor decreased with increasing temperature and it was higher than 2 at 100 *** apparent high value was related to the tunneling ***,the series and on-resistances decreased with increasing operation ***,the interfacial dislocation was extracted from the tunneling current.A high dislocation density was found,which indicates the domination of tunneling through dislocation in the transport *** findings are evidently helpful in designing better performance devices.

Linear Discriminant Analysis (LDA) is a well-known scheme for feature extraction and dimension. It has been used widely in many applications involving high-dimensional data, such as face recognition, image retrieval, etc. An intrinsic limitation of classical LDA is the so-called singularity problem, that is, it fails when all scatter matrices are singular. A well-known approach to deal with the singularity problem is to apply an intermediate dimension reduction stage using Principal Component Analysis (PCA) before LDA. The algorithm, called PCA + LDA, is used widely in face recognition. However, PCA + LDA have high costs in time and space, due to the need for an eigen-decomposition involving the scatter matrices. Also, Two Dimensional Linear Discriminant Analysis (2DLDA) implicitly overcomes the singular- ity problem, while achieving efficiency. The difference between 2DLDA and classical LDA lies in the model for data representation. Classical LDA works with vectorized representation of data, while the 2DLDA algorithm works with data in matrix representation. To deal with the singularity problem we propose a new technique coined as the Weighted Scatter-Difference-Based Two Dimensional Discriminant Analysis (WSD2DDA). The algorithm is applied on face recognition and compared with PCA + LDA and 2DLDA. Experiments show that WSD2DDA achieve competitive recognition accuracy, while being much more efficient.
