Ferroelectric-semiconductor heterostructures offer an alternative strategy to manipulate polarization towards advanced devices with engineered functionality and improved *** this work,we report on the heteroepitaxial construction,band structure alignment and polarization engineering of the single-phasedκ-Ga_(2)O_(3)/GaN ferroelectric/polar heterojunction.A type-II band alignment is determined at theκ-Ga_(2)O_(3)/GaN polar hetero-interface,with a valence band offset of(1.74±0.1)eV and a conduction band offset of(0.29■0.1)*** the band edge discontinuity,charge dipoles induced by spontaneous polarization lead to the observed band bending with built-in potentials of 0.9 and 0.33 eV,respectively,at theκ-Ga_(2)O_(3)surface andκ-Ga_(2)O_(3)/GaN *** polarization switching properties of ferroelectricκ-Ga_(2)O_(3)are identified with a remanent polarization of approximately 2.7μC/cm^(2)via the direct hysteresis remanent polarization/voltage(P-V)loop *** findings allow the rational design ofκ-Ga_(2)O_(3)ferroelectric/polar heterojunction for the application of power electronic devices,advanced memories and even ultra-low loss negative capacitance transistors.

Primary toppling usually occurs in layered rock slopes with large anti-dip *** this paper,the block toppling evolution was explored using a large-scale centrifuge *** block column in the layered model slope was made of cement *** artificial cracks perpendicular to the block column were *** gages,displacement gages,and high-speed camera measurements were employed to monitor the deformation and failure processes of the model *** centrifuge test results show that the block toppling evolution can be divided into seven stages,*** compression,formation of major tensile crack,reverse bending of the block column,closure of major tensile crack,strong bending of the block column,formation of failure zone,and complete *** toppling is characterized by sudden large deformation and occurs in *** wedge-shaped cracks in the model incline towards the *** observations show that block toppling is mainly caused by bending failure rather than by shear *** tensile strength also plays a key factor in the evolution of block *** simulation results from discrete element method(DEM)is in line with the testing *** stress exists at the backside of rock column during toppling *** concentration results in the fragmented rock column and its degree is the most significant at the slope toe.

Carbon dots(CDs)with precise targeting function show great potential in the field of drug delivery *** this study,the functionalized nucleus-targeting orange-emissive CDs with nuclear localization sequence(NLS)were loaded with adriamycin(DOX)to obtain a nucleus-targeting orange-emissive CDs drug delivery system(CDs-NLS-DOX),which delivered DOX to tumor cell nuclei to enhance its anti-tumor *** drug carrier orange-emissive CDs showed excitation-independent behavior,stable and enhanced imaging capability and good biocompatibility in vitro and in ***,the CDs-NLS could target the nuclei efficiently,and the CDs-NLS-DOX complexes had a high drug loading rate(59.4%)after loading DOX,exhibiting p H-dependent DOX release behavior through breaking acylhydrazone bond in a weak acidic *** addition,the CDs-NLS-DOX complexes exhibited an enhanced killing activity against human hepatoma cells(HepG2).The in vivo therapeutic effects on HepG2 nude mice transplanted tumors indicated the CDs-NLS-DOX had a stronger ability to inhibit tumor growth compared to free *** short,CDs-NLS-DOX is expected to be a precise and efficient nucleus-targeting nano-drug delivery system for tumor treatment.

Nonlinear empirical failure criterion for rocks under triaxial compression

Based on existing triaxial compression experimental data,a new empirical failure criterion with wide applicability was proposed considering hydrostatic pressure,second stress invariance,and maximum shear *** fitting evaluation indicators were used to verify the consistency of the new failure criterion,and the differences with the other 6 failure criteria were *** characteristics of the new failure criteria in the principal stress space were finally *** results indicate that(1)the new failure criterion exhibits strong predictive ability for triaxial experiments and has good applicability for both intact and jointed rocks;(2)the influence of hydrostatic pressure on the failure surface exhibits a non-linear trend,and different hydrostatic pressure also exhibits different distribution patterns on the deviatoric stress plane,with a distribution characteristic pattern of hexagonal snowflake-regular *** maximum shear stress has a torsional effect on the new criterion,in the three-dimensional failure *** parameters a and b of the rock have an impact on the failure surface morphology of the new criterion function on the offset surface.

Birnessite is ubiquitous in the natural environment where heavy metals are retained and easily *** surface properties and structure of birnessite change with the changes in external environmental conditions,which also affects the fate of heavy *** the effect and mechanism of the birnessite phase transition process on heavy metals is the key to taking effective measures to prevent and control heavy metal ***,the four transformation pathways of birnessite are summarized first in this ***,the relationship between transformation pathways and environmental conditions is *** relevant environmental conditions include abiotic(e.g.,co-existing ions,pH,oxygen pressure,temperature,electric field,light,aging,pressure)and biotic factors(e.g.,microorganisms,biomolecules).The phase transformation is achieved by the key intermediate of Mn(Ⅲ)through interlayer-condensation,folding,neutralizationdisproportionation,and dissolution-recrystallization *** AOS(average oxidation state)of Mn and interlayer spacing are closely correlated with the phase transformation of *** but not least,the mechanisms of heavy metals immobilization in the transformation process of birnessite are summed *** involve isomorphous substitution,redox,complexation,hydration/dehydration,*** transformation of birnessite and its implication on heavy metals will be helpful for understanding and predicting the behavior of heavy metals and the crucial phase of manganese oxides/hydroxides in natural and engineered environments.

The growing demand for high-performance logic transistors has driven the exponential rise in chip integration,while the transistors have been rapidly scaling down to sub-10 *** increasing leakage current and subthreshold slope(SS) induced by short channel effect(SCE) result in extra heat dissipation during device *** performance of electronic devices based on two-dimensional(2D) semiconductors such as the transition metal dichalcogenides(TMDC) can significantly reduce power consumption,benefiting from atomically thin ***,we discuss the progress of dielectric integration of 2D metal–oxide–semiconductor field effect transistors(MOSFETs) and 2D negative capacitance field effect transistors(NCFETs),outlining their potential in low-power applications as a technological option beyond scaled logic *** all,we show our perspective at 2D low-power logic transistors,including the ultra-thin equivalent oxide thickness(EOT),reducing density of interface trap,reliability,operation speed *** 2D MOSFETs and NCFETs.

In the tobacco industry,insider employee attack is a thorny problem that is difficult to *** solve this issue,this paper proposes an insider threat detection method based on heterogeneous graph ***,the interrelationships between logs are fully considered,and log entries are converted into heterogeneous graphs based on these ***,the heterogeneous graph embedding is adopted and each log entry is represented as a low-dimensional feature ***,normal logs and malicious logs are classified into different clusters by clustering algorithm to identify malicious ***,the effectiveness and superiority of the method is verified through experiments on the CERT *** experimental results show that this method has better performance compared to some baseline methods.
