Homologous gradient heterostructure-based artificial synapses for neuromorphic computation

Gradient heterostructure is one of fundamental interfaces and provides an effective platform to achieve gradually changed properties in mechanics,optics,and *** different types of heterostructures,the gradient one may provide multiple resistive states and immobilized conductive fila-ments,offering great prospect for fabricating memristors with both high neuromorphic computation capability and ***,we invent a memristor based on a homologous gradient heterostructure(HGHS),compris-ing a conductive transition metal dichalcogenide and an insulating homolo-gous metal *** made of Ta–TaS_(x)O_(y)–TaS 2 HGHS exhibits continuous potentiation/depression behavior and repeatable forward/backward scanning in the read-voltage range,which are dominated by multi-ple resistive states and immobilized conductive filaments in HGHS,***,the continuous potentiation/depression behavior makes the memristor serve as a synapse,featuring broad-frequency response(10^(-1)–10^(5) Hz,covering 106 frequency range)and multiple-mode learning(enhanced,depressed,and random-level modes)based on its natural and moti-vated forgetting *** HGHS-based memristor also shows good unifor-mity for 5?7 device *** work paves a way to achieve high-performance integrated memristors for future artificial neuromorphic computation.

Confined van der Waals Epitaxial Growth of Two-Dimensional Large Single-Crystal In_(2)Se_(3) for Flexible Broadband Photodetectors

The controllable growth of two-dimensional(2D)semiconductors with large domain sizes and high quality is much needed in order to reduce the detrimental efect of grain boundaries on device performance but has proven to be ***,we analyze the precursor concentration on the substrate surface which signifcantly infuences nucleation density in a vapor deposition growth process and design a confned micro-reactor to grow 2D In_(2)Se_(3) with large domain sizes and high *** uniqueness of this confned micro-reactor is that its size is∼102-103 times smaller than that of a conventional *** a remarkably small reactor causes a very low precursor concentration on the substrate surface,which reduces nucleation density and leads to the growth of 2D In_(2)Se_(3) grains with sizes larger than 200�*** experimental results show large domain sizes of the 2D In_(2)Se_(3) with high *** fexible broadband photodetectors based on the as-grown In_(2)Se_(3) show rise and decay times of 140 ms and 25 ms,efcient response(5.6 A/W),excellent detectivity(7×10^(10) Jones),high external quantum efciency(251%),good fexibility,and high *** study,in principle,provides an efective strategy for the controllable growth of high quality 2D materials with few grain boundaries.

Heterostructured graphene quantum dot/WSe2/Si photo-detector with suppressed dark current and improved detectivity

A high-performance heterojunction photodetector is formed by combining an n-type Si substrate with p-type monolayer WSe2 obtained using physical vapor deposition. The high quality of the WSe2/Si heterojunction is demonstrated by the suppressed dark current of I nA and the extremely high rectification ratio of 107. Under illumination, the heterojunction exhibits a wide photoresponse range from ultraviolet to near-infrared radiation. The introduction of graphene quantum dots （GQDs） greatly elevates the photodetective capabilities of the heterojunction with strong light absorption and long carrier lifetimes. The GQDs/WSe2/Si heterojunction exhibits a high responsivity of -707 mA·W^-1, short response time of 0.2 ms, and good specific detectivity of -4.51×10^9 Jones. These properties suggest that the GQDs/WSe2/Si heterojunction holds great potential for application in future high- performance photodetectors.

Realization of a non-markov chain in a single 2D mineral RRAM

The non-Markov process exists widely in thermodymanic process,while it usually requires the packing of many transistors and memories with great system complexity in a traditional device structure to minic such ***-dimensional(2D)material-based resistive random access memory(RRAM)devices have the potential for next-generation computing systems with much-reduced ***,we achieve a non-Markov chain in an individual RRAM device based on 2D mineral material mica with a vertical metal/mica/metal *** find that the potassium ions(K+)in 2D mica gradually move in the direction of the applied electric field,making the initially insulating mica *** accumulation of K+is changed by an electric field,and the 2D-mica RRAM has both single and double memory windows,a high on/off ratio,decent stability,and *** is the first time a non-Markov chain process has been established in a single RRAM,in which the movement of K+is dependent on the stimulated voltage as well as their past *** work not only uncovers an intrinsic inner ionic conductivity of 2D mica,but also opens the door for the production of such RRAM devices with numerous functions and applications.

Controlled one step thinning and doping of twodimensional transition metal dichalcogenides

Two-dimensional(2 D) transition metal dichalcogenides(TMDCs) have drawn intensive attention due to their ultrathin feature with excellent electrostatic gating capability, and unique thickness-dependent electronic and optical properties. Controlling the thickness and doping of 2 D TMDCs are crucial toward their future applications. Here, we report an effective HAu Cl4 treatment method and achieve simultaneous thinning and doping of various TMDCs in one step. We find that the HAu Cl4 treatment not only thins thick Mo S2 flakes into few layers or even monolayers, but also simultaneously tunes Mo S2 into p-type. The effects of various parameters in the process have been studied systematically,and an Au intercalation assisted thinning and doping mechanism is proposed. Importantly, this method also works for other typical TMDCs, including WS2, Mo Se2 and WSe2,showing good universality. Electrical transport measurements of field-effect transistors(FETs) based on Mo S2 flakes show a big increase of On/Off current ratios(from 102 to 107) after the HAu Cl4 treatment. Meanwhile, the subthreshold voltages of the Mo S2 FETs shift from-60 to +27 V after the HAu Cl4 treatment, with a p-type doping behavior. This study provides an effective and simple method to control the thickness and doping properties of 2 D TMDCs, paving a way for their applications in high performance electronics and optoelectronics.

Cardioprotective mechanism of Qixuan Yijianing(芪玄抑甲宁)formula in Graves’ disease mice using miRNA sequencing approach

OBJECTIVE: To investigate the mechanism of Qixuan Yijianing(芪玄抑甲宁,QYN) in minimizing cardiac injury in Graves′ disease(GD) mice using micro RNA(mi RNA) sequencing analysis. METHODS: Female BALB/c mice were randomly divided into the modeling and control groups(CG). The modeling group was established with Ad-TSHR289. Following 10 weeks of successful modeling, the mice were randomly assigned to four groups: model(MG), methimazole(MMI), QYN low-dose(LD), and high-dose(HD). After four weeks of treatment, the heart rate, heart volume, and heart index were measured, and the levels of aspartate aminotransferase(AST), lactate dehydrogenase(LDH), α-hydroxybutyrate dehydrogenase( α-HBD), creatine kinase(CK), and creatine kinase MB isoenzyme(CK-MB) in the serum were detected using a biochemical analyzer. Hematoxylin-eosin and Masson staining were used to determine histological changes in cardiac tissue. The heart tissues in the CG, MG, and HD groups were selected, and mi RNA sequencing was used to identify differentially expressed mi RNAs. A bioinformatics database was used to predict the target genes of differential mi RNAs, and Gene Ontology(GO), and Kyoto Encyclopedia of Genes and Genomes(KEGG) enrichment analysis were conducted on the predicted target genes. RESULTS: As compared to the CG group, the MG group's heart rate, heart volume, heart index, AST, CK, CK-MB, LDH, α-HBD, myocardial fiber thickness, and collagen fiber significantly increased, all P < 0.01, while following QYN, these indicators improved in the HD group, all P < 0.01 or P < 0.05. Compared to the CG group, the MG group identified 151 differentially expressed mi RNAs, with 42 mi RNAs downregulated and 109 mi RNAs upregulated;compared to the MG group, the HD group identified 70 differentially expressed mi RNAs, 40 were downregulated, and 30 were upregulated. 为解决长九神山灰岩矿溜井-平硐开拓生产系统地下水的水患问题,对矿山已建溜井设计实施井筒渗涌水防治方案,并对防治效果进行评价。采用多比例改性尾矿泥双液浆进行地面井筒帷幕注浆,浆液材料及注浆工艺有效防止了浆液通过溶蚀灰岩通道向井内跑浆。注浆过程中随灌浆孔次序增加,钻孔透水率和单位注浆量降幅明显,浆液扩散良好。注浆结束后检查孔压水试验合格率为95%,根据井下渗涌水观测结果得到溜井堵水率为99%。井筒帷幕质量优良,达到了预期堵水效果,能有效截流矿区岩溶地下水,可供同类露天灰岩矿山参考。
