Towards high-mobility In2xGa2-2xO3 nanowire field-effecttransistors

Recently, owing to the excellent electrical and optical properties, n-type In2O3 nanowires (NWs) have attracted tremendous attention for application in memory devices, solar cells, and ultra-violet photodetectors. However, the relatively low electron mobility of In2O3 NWs grown by chemical vapor deposition (cVD) has limited their further utilization. In this study, utilizing in-situ Ga alloying, highly crystalline, uniform, and thin In2xGa2−2xO3 NWs with diameters down to 30 nm were successfully prepared via ambient-pressure cVD. Introducing an optimal amount of Ga (10 at.%) into the In2O3 lattice was found to effectively enhance the crystal quality and reduce the number of oxygen vacancies in the NWs. A further increase in the Ga concentration adversely induced the formation of a resistive β-Ga2O3 phase, thereby deteriorating the electrical properties of the NWs. Importantly, when configured into global back-gated NW field-effect transistors, the optimized In1.8Ga0.2O3 NWs exhibit significantly enhanced electron mobility reaching up to 750 cm2·V–1·s–1 as compared with that of the pure In2O3 NW, which can be attributed to the reduction in the number of oxygen vacancies and ionized impurity scattering centers. Highly ordered NW parallel arrayed devices were also fabricated to demonstrate the versatility and potency of these NWs for next-generation, large-scale, and high-performance nanoelectronics, sensors, etc.

We present a brief review about recent results regarding carbon nanotube （cNT）-based chemical and biomolecular sensors. For the fabrication of cNT-based sensors, devices containing cNT channels between two metal electrodes are first fabricated usually via chemical vapor deposition （cVD） process or ＂surface programmed assembly＂ method. Then, the cNT surfaces are often functionalized to enhance the selectivity of the sensors. Using this process, highly-sensitive cNT-based sensors can be fabricated for the selective detection of various chemical and biological molecules such as hydrogen, ammonia, carbon monoxide, chlorine gas, DNA, glucose, alcohol, and proteins.

Multisensor Data Fusion for High Quality Data Analysis and Processing in Measurement and Instrumentation

Multisensor data fusion （MDF） is an emerging technology to fuse data from multiple sensors in order to make a more accurate estimation of the environment through measurement and detection. Applications of MDF cross a wide spectrum in military and civilian areas. With the rapid evolution of computers and the proliferation of micro-mechanical/electrical systems sensors, the utilization of MDF is being popularized in research and applications. This paper focuses on application of MDF for high quality data analysis and processing in measurement and instrumentation. A practical, general data fusion scheme was established on the basis of feature extraction and merge of data from multiple sensors. This scheme integrates artificial neural networks for high performance pattern recognition. A number of successful applications in areas of NDI （Non-Destructive Inspection） corrosion detection, food quality and safety characterization, and precision agriculture are described and discussed in order to motivate new applications in these or other areas. This paper gives an overall picture of using the MDF method to increase the accuracy of data analysis and processing in measurement and instrumentation in different areas of applications.

Formation mechanism of large grains inside annealed microstructure of GH4169 superalloy by cellular automation method

In authors’ previous work [Mater. charact. 141 (2018) 212-222]. it was found that the heterogeneous deformed microstructures can be replaced by the relatively homogeneous recrystallized grains through an annealing treatment. However, there are still some relatively large recrystallized grains. To find the reasons for the formation of large grains, some new annealing treatment tests were done, and the cellular automation (cA) simulations were carried out in the present work. The experimental results showed that the microstructural evolution during annealing treatment is significantly affected by the content of S phase. So. the effects of δ phase on the nucleation and growth of grains are carefully considered in the cA model to accurately simulate the microstructural evolution behavior. By the cA simulation, it is found that the dislocation density rapidly decreases due to the nucleation of static recrystallization (SRX) and the growth of dynamc recrystallization (DRX) nuclei at the early stage of annealing. The high initial dislocation density provide the high velocity for the growth of DRX nuclei, which is responsible for the formation of coarse grains, However, the growth rate of SRX nuclei is relatively small due to the low dislocation density and pinning effects of δ phase.

MODIFIcATION OF SODIUM SALT OF PARTIALLY cARBOXYMETHYLATED TAMARIND KERNEL POWDER THROUGH GRAFTING WITH AcRYLONITRILE: SYNTHESIS, cHARAcTERIZATION AND SWELLING BEHAVIOR

A graft copolymer of polyacrylonitrile （PAN） with sodium salt of partially carboxymethylated tamarind kernel powder （Na-PcMTKP, DS ^-= 0.15） was synthesized by using ceric ammonium nitrate （cAN） as a redox initiator in an aqueous medium. The optimum reaction conditions for affording maximum percentage of grafting were established by successively varying reaction conditions such as concentrations of nitric acid, cAN, monomer （AN） as well as reaction time, temperature and amount of substrate. The influence of these reaction conditions on the grafting yields was discussed. The kinetic scheme of free radical graft copolymerization was proposed and the experimental results were found to agree very well with the proposed kinetic scheme. The graft copolymer （Na-PcMTKP-g-PAN, percentage of grafting G = 413.76% and percentage of grafting efficiency GE = 96.48%） sample synthesized under the established optimized reaction conditions was hydrolyzed by 0.7 mol-L l NaOH solution at 90-95 ℃ to yield the superabsorbent hydrogel, H-Na-PcMTKP-g-PAN. The swelling behavior of the hydrogel was studied by carrying out its absorbency measurements in low conductivity water, 0.15 mol·L^-1 salt （Nacl, cacl2 and Alcl3） solutions and simulated urine （SU） solution at different timings. FTIR, TGA and SEM techniques were used to characterize the products.

Effect of Bradyrhizobium sp. Inoculation on Biomass and Nodulation of cowpea

Vigna unguiculata(L.) Walp (cowpea) is a tropical legume of very high nutritive and economic values. A laboratory experiment was conducted to evaluate the BNF (biological nitrogen fixation) efficiency of 4 strains of Bradyrhizobium sp. (VUXYI, VUIEI, VUMDSI and VUIDI). From the results obtained these strains were classified into efficiency groups, with VUIDI being the most efficient and VUXYI the least *** effect of inoculation was tested on 2 cowpea varieties in a field experiment. Remarkable increases in nodulation biomass and crop yield were observed. An increase from 58% to 81% in dry seed was obtained for the two varieties. A significance test revealed a significantly positive correlation between nodulation and biomass.

金属注射成形注射料在模腔中的流动是粉末与粘结剂的混合流动,其粘性行为与仅含粘结剂的单相流动有所不同。为研究注射料在微模腔中注射成形的粘性行为和微注射工艺的尺度适应性,在RH2000毛细管粘度仪依次安装直径0.3～2.0mm的7个毛细管,分别在160～220℃间的4个温度下对平均粒度为16μm的316L不锈钢注射料进行一系列粘度测试;测试显示注射料在同样的注射温度和切应变率下,应用不同管径的毛细管测试所得粘度存在差异的现象;解释壁面边界滑移速度是导致测试粘度差异的原因,分析影响粘度测试结果的因素;基于一系列的粘度测试结果,标定出壁面边界滑移速度的大小;提出注射料最小临界尺度的概念和标定方法,为微细金属注射成形工艺的尺度适应性研究提供有益的参考。

A dynamic two-zone model of continuous fluidized bed layering granulation with internal product classification

A dynamic two-zone model is proposed to address the formation of granulation and drying zones in fluidized bed layering granulation processes with internal product classification. The model assumes a constant volume for the granulation zone, but a variable overall volume for the fluidized bed to account for classified product removal. The model is used to study the effect of various process parameters on dynamics and process stability. Stability is shown to depend on the separation diameter of product removal and the flow rate of the injected liquid. A lower and upper range of separation diameters with stable process behavior are found. In an intermediate range instability in the form of self-sustained oscillations is observed. The lower stability boundary is in qualitative agreement with recent experimental observations （Schmidt, Bück, ＆ Tsotsas, 2015）; the upper boundary was reported in a theoretical paper by Vreman, Van Lare, and Hounslow （2009） based on a single zone model.

Articular cartilage has a limited capacity to self-heal once ***-specific stem cells are a solution for cartilage regeneration;however,ex vivo expansion resulting in cell senescence remains a challenge as a large quantity of high-quality tissue-specific stem cells are needed for cartilage *** previous report demonstrated that decellularized extracellular matrix(dEcM)deposited by human synovium-derived stem cells(SDScs),adipose-derived stem cells(ADScs),urine-derived stem cells(UDScs),or dermal fibroblasts(DFs)provided an ex vivo solution to rejuvenate human SDScs in proliferation and chondrogenic potential,particularly for dEcM deposited by *** make the cell-derived dEcM(c-dEcM)approach applicable clinically,in this study,we evaluated ex vivo rejuvenation of rabbit infrapatellar fat pad-derived stem cells(IPFScs),an easily accessible alternative for SDScs,by the abovementioned c-dEcMs,in vivo application for functional cartilage repair in a rabbit osteochondral defect model,and potential cellular and molecular mechanisms underlying this *** found that c-dEcM rejuvenation promoted rabbit IPFScs’cartilage engineering and functional regeneration in both ex vivo and in vivo models,particularly for the dEcM deposited by UDScs,which was further confirmed by proteomics ***-Seq analysis indicated that both mesenchymal-epithelial transition(MET)and inflammation-mediated macrophage activation and polarization are potentially involved in the c-dEcM-mediated promotion of IPFScs’chondrogenic capacity,which needs further investigation.
