SiC Double Trench MOSFET with Split Gate and Integrated Schottky Barrier Diode for Ultra-low Power Loss and Improved Short-Circuit Capability

A silicon carbide（SiC） double trench metal-oxide-semiconductor field effect transistor（DTMOS） with split gate（SG） and integrated Schottky barrier diode（SBD） is proposed for the first *** proposed device features two enhanced deep trenches in the surface,in which a source-connected SG with a thicker dielectric layer is located at the bottom of the deep gate trench and an integrated SBD is located at the sidewall of the deep source trench（DST）.Combined with shielding effect provided by the P+shield layer under the DST and integrated SBD,the proposed structure not only reduces the reverse transfer capacitance(Crss) and gate-drain charge(Qgd) but also restrains the saturation drain current(Id,sat) and improves the diode performance of the *** analysis results show that compared with the Con-DTMOS and Con-DTMOS with external SBD diode,the turn-on loss(Eon) and turn-off loss(Eoff) for the proposed device are reduced by 56.4%/70.4% and 56.6%/69.9%,***,the Id,satat the Vgsof 18 V for the proposed device is reduced by 74.4% and the short-circuit withstand time(tSC) is improved by about 7.5 *** a result,an ultra-low power loss and improved short-circuit capability is obtained for the proposed device.

The flourish of deep learning frameworks and hardware platforms has been demanding an efficient compiler that can shield the diversity in both software and hardware in order to provide application *** the existing deep learning compilers,TVM is well known for its efficiency in code generation and optimization across diverse hardware *** the meanwhile,the Sunway many-core processor renders itself as a competitive candidate for its attractive computational power in both scientific computing and deep learning *** paper combines the trends in these two ***,we propose swTVM that extends the original TVM to support ahead-of-time compilation for architecture requiring cross-compilation such as *** addition,we leverage the architecture features during the compilation such as core group for massive parallelism,DMA for high bandwidth memory transfer and local device memory for data locality,in order to generate efficient codes for deep learning workloads on *** experiment results show that the codes generated by swTVM achieve 1.79x improvement of inference latency on average compared to the state-of-the-art deep learning framework on Sunway,across eight representative *** work is the first attempt from the compiler perspective to bridge the gap of deep learning and Sunway processor particularly with productivity and efficiency in *** believe this work will encourage more people to embrace the power of deep learning and Sunwaymany-coreprocessor.

Suppression of uncontrollable dendrite growth and water-induced side reactions of Zn metal anodes is crucial for achieving long-lasting cycling stability and facilitating the practical implementations of aqueous Zn-metal *** address these challenges,we report in this study a functional nitro-cellulose interfacial layer(NCIL)on the surface of Zn anodes enlightened by a nitro-coordination chemistry *** NCIL exhibits strong zincophilicity and superior coordination capability with Zn^(2+)due to the highly electronegative and highly nucleophilic nature of the nitro functional *** characteristic facilitates a rapid Zn-ion desolvation process and homogeneous Zn plating,effectively preventing H_(2) evolution and dendrite ***,the negatively charged surface of NCIL acts as a shield,repelling SO_(4)^(2-)anions and inhibiting corrosive reactions on the Zn ***,reversible and stable Zn plating/stripping is achieved for over 5100 h at a current density of 1 mA cm^(-2),which is nearly 30 times longer than that of bare Zn ***,the Zn/V_(2)O_(5) full cells with the functional interface layer deliver a high-capacity retention of 80.3%for over 10,000 cycles at 5 A g^(-1).This research offers valuable insights for the rational development of advanced protective interface layers in order to achieve ultra-long-lifeZnmetal batteries.

A residual denoising and multiscale attention-based weighted domain adaptation network for tunnel boring machine main bearing fault diagnosis

As a critical component of a tunnel boring machine(TBM),the precise condition monitoring and fault analysis of the main bearing is essential to guarantee the safety and efficiency of the TBM cutter ***,under conditions of strong noise and complex working environments,traditional signal decomposition and machine learning methods struggle to extract weak fault features and achieve high fault classification *** address these issues,we propose a novel residual denoising and multiscale attention-based weighted domain adaptation network(RDMA-WDAN)for TBM main bearing fault *** approach skillfully designs a deep feature extractor incorporating residual denoising and multiscale attention modules,achieving better domain adaptation despite significant domain *** residual denoising component utilizes a convolutional block to extract noise features,removing them via residual ***,the multiscale attention module uses a 4-branch convolution and 3 pooling strategy-based channel–spatial attention mechanism to extract multiscale features,concentrating on deep fault *** training,a weighting mechanism is introduced to prioritize domain samples with clear fault *** optimizes the deep feature extractor to obtain common features,enhancing domain adaptation.A low-speed and heavy-loaded bearing testbed was built,and fault data sets were established to validate the proposed *** experiments show that in noise domain adaptation tasks,proposed the RDMA–WDAN significantly improves target domain classification accuracy by 42.544%,23.088%,43.133%,16.344%,5.022%,and 9.233%over dense connection network(DenseNet),squeeze–excitation residual network(SE-ResNet),antinoise multiscale convolutional neural network(ANMSCNN),multiscale attention module-based convolutional neural network(MSAMCNN),domain adaptation network,and hybrid weighted domain adaptation(HWDA).In combined noise and working condition domain a

The characteristics of residual soils are very different from those of sedimentary *** the strength characteristics of sedimentary soils have been studied extensively,the shear strength characteristics of granitic residual soils(GRS)subjected to the weathering of parent rocks have rarely been *** this study,the shear strength characteristics of GRS in the Taishan area of southeast China(TSGRS)were studied by field and laboratory *** field tests consisted of a cone penetration test(CPT),borehole shear test(BST),self-boring pressuremeter test(SBPT),and seismic dilatometer Marchetti test(SDMT).The shortcomings of laboratory testing are obvious,with potential disturbances arising through the sampling,transportation,and preparation of soil *** to the special structure of GRS samples and the ease of disturbance,the results obtained from laboratory tests were generally lower than those obtained from situ *** CPT and scanning electron microscopy(SEM)results indicated significant weathering and crustal hardening in the shallow *** resulted in significant differences in the strength and strength parameters of shallow soil obtained by the *** on the SDMT and SBPT results,a comprehensive evaluation method of shear strength for TSGRS was *** SBPT was suitable for evaluating the strength of shallow *** material index(ID)and horizontal stress index(KD)values obtained by the SDMT satisfied the empirical relationship proposed by Marchetti based on the ID index,and were therefore considered suitable for the evaluation of the shear strength of deep GRS.

To effectively assess the extent of the mycotoxin contamination of grapes,a method was developed to analyze 22 mycotoxins by ultra-high-performance liquid chromatography coupled with quadrupole/orbitrap high-resolution mass spectrometry(UPLC-Q-Orbitrap HRMS).Samples were extracted and purified using the QuEChERS(quick,easy,cheap,effective,rugged,and safe)*** extracts were separated on a BEH shield C18 column(100 mm×2.1 mm,1.7μm),using methanol and water with 0.1%formic acid solution and 2 mmol/L ammonium acetate as the mobile *** quantification was performed according to a matrix-matched external standard *** was a good linear relationship within the respective mass concentration ranges of 22 mycotoxins;the correlation coefficients were not less than *** limit of quantification was 0.3-10.0μg/*** recovery ranged from 68.6%to 109.0%,with a relative standard deviation of 1.28%-12.80%.The method is simple,rapid,highly sensitive,and accurate,making it useful for screening grapes for common and emerging mycotoxins.

Typical Underwater Tunnels in the Mainland of China and Related Tunneling Technologies

In the past decades, many underwater tunnels have been constructed in the mainland of China, and great progress has been made in related tunneling technologies. This paper presents the history and state of the art of underwater tunnels in the mainland of China in terms of shield-bored tunnels, drill-and-blast tunnels, and immersed tunnels. Typical underwater tunnels of these types in the mainland of China are described, along with innovative technologies regarding comprehensive geological prediction, grouting-based consolidation, the design and construction of large cross-sectional tunnels with shallow cover in weak strata, cutting tool replacement under limited drainage and reduced pressure conditions, the detection and treatment of boulders, the construction of underwater tunnels in areas with high seismic intensity, and the treatment of serious sedimentation in a foundation channel of immersed tunnels. Some suggestions are made regarding the three potential great strait-crossing tunnels-the Qiongzhou Strait-Crossing Tunnel, Bohai Strait-Crossing Tunnel, and Taiwan Strait-Crossing Tunnel--and issues related to these great strait-crossing tunnels that need further study are proposed.
