Fermi level unpinning achievement and transport modification in Hf_(1-x)Yb_(x)O_(y)/Al_(2)O_(3)/GaSb laminated stacks by doping engineering

Fermi level pinning and interface instability have hindered the achievement of field-effect-transistors(FETs)with high *** passivation and doping engineering technology have become the main driving force to solve the ***,interface chemistry and transport characteristics determination of Hf_(1-x)Yb_(x)O_(y)/Al_(2)O_(3)/GaSb gate stacks have been achieved by passivation and doping process.X-ray photoelectron spectroscopy characterization and electrical measurements have demonstrated the existence of less intrinsic oxides and elemental Sb at Hf_(1-x)Yb_(x)O_(y)/Al_(2)O_(3)/GaSb interface with optimized doping content,as well as the minimum leakage current density of 2.23×10^(5)A *** energy distribution of interface state based on conductance method has confirmed the achievement of the lowest interface state density of 1.98×10^(13)e Vcm,resulting in Fermi level *** transport mechanisms of Hf_(1-x)Yb_(x)O_(y)/Al_(2)O_(3)/GaSb MOS capacitors as a function of temperature have been investigated systematically and some important electrical parameters have been *** analyses show that sputtering-derived Hf_(1-x)Yb_(x)O_(y)/Al_(2)O_(3)/GaSb(x=0.32)gate stack has potential application in future Ga Sbbased metal-oxide-semiconductor field effect transistor(MOSFET)devices.

In this paper we propose two quantum information splitting (QIS) schemes respectively for splitting an unknown single-qutrit and single-ququart state via three pairs of two-qubit partially entangled state. The necessary measurements and operations are given detailedly and the success probabilities are worked out. The two schemes can be directly generalized to QIS of multi-qutrit and multi-ququart states by using Bell-states channel.

To solve the problem of high photogenerated carrier recombination rate and low photoelectric conversion efficiency of TiO_(2)-based materials,a simple N-doped anatase/rutile TiO_(2) heterophase nanorod film was designed by a low-temperature hydrothermal method in this *** enhanced separation and transport of photogenerated charges were facilitated by the smaller contact barrier and appropriate band matching between anatase TiO_(2)nanoparticles and rutile TiO_(2) *** introduction of N doping in anatase TiO_(2) resulted in an upward shift of the valence band and a narrowing of the band gap,consequently enhancing the efficiency of visible light *** combination of the heterophase junction and N-doping exhibited a synergistic effect,effectively suppressing the recombination of photogenerated charges and enhancing the photoelectric conversion efficiency of the *** AM 1.5G irradiation,the photocurrent density(J)of the A-TO(N)@R-TONR photoanode reached2.19 mA·cm^(-2)(V_(RHE,1.23 eV)).Additionally,the incident photon-electron conversion efficiency(IPCE)and the charge injection efficiency(η)reached 81.4%and 51.6%at320 ***,the J,IPCE,andηvalues of the A-TO(N)@R-TONR photoanode were 2.96,2.1 and 3.2times those of pure R-TONR photoanode,*** work presents a rational strategy for designing efficient TiO_(2)-based photoanodes.

We investigate the dynamics of entanglement in the excitation transfer through a model consisting of three interacting molecules coupled to environments. It is shown that the entanglement can be further enhanced if the distance between the molecules is oscillating. Our results demonstrate that the motional effect plays a constructive role on quantum entanglement in the dynamics of excitation transfer. This mechanism might provide a useful guideline for designing artificial systems to battle against decoherence.

The pre-and post-selection processes of the "two-state vector formalism" lead to a fair sampling loophole in Bell test, so it can be used to simulate post-quantum correlations. In this paper, we propose a physical implementation of such a correlation with the help of quantum non-demolition measurement, which is realized via the cross-Kerr nonlinear interaction between the signal photon and a probe coherent beam. The indirect measurement on the polarization state of photon is realized by the direct measurement on the phase shift of the probe coherent beam, which enhances the detection efficiency greatly and leaves the signal photon unabsorbed. The maximal violation of the CHSH inequality 4 can be achieved by pre-and post-selecting maximally entangled states. The reason why we can get the post-quantum correlation is that the selection of the results after measurement opens fair-sampling loophole. The fair-sampling loophole opened here is different from the one usually used in the currently existing simulation schemes for post-quantum correlations,which are simulated by selecting the states to be measured or enlarging the Hilbert space. So, our results present an alternative way to mimic post-quantum correlations.

A system comprising of Lambda-type three-level atoms and the two-mode cavity field is considered in this paper. Under the acliabatical approximation and the large detuning condition, the effective Hamiltonian of the system in the interaction picture can be given out. If the two identical three-level atoms pass through the cavity in turn, the entangled state atoms can be generated. When the interaction time is taken to an appropriate value, the maximally entangled states are created. At the same time, the dynamic behaviors of the system are studied in detail.

Within the framework of the first-order Born approximation, the triple differential cross sections （TDCSs） for simultaneous ionization and excitation of helium are calculated. The wave function of the ejected electron is chosen to be orthogonal or non-orthogonal to the wave function of the bound electron before ionization. It is found that the orthogonality has a strong effect on the TDCS, especially when plane waves and Coulomb waves are used to describe the projectile and the ejected electron.
