Low-Voltage IGZO Field-Effect Ultraviolet Photodiode

In the era of Internet of Things(Io Ts),an energy-efficient ultraviolet(UV)photodetector(PD)is highly desirable considering the massive usage scenarios such as environmental sterilization,fire alarm and corona discharge monitoring.So far,common self-powered UV PDs are mainly based on metal-semiconductor heterostructures or p–n heterojunctions,where the limited intrinsic built-in electric field restricts further enhancement of the photoresponsivity.In this work,an extremely low-voltage field-effect UV PD is proposed using a gatedrain shorted amorphous IGZO(a-IGZO)thin film transistor(TFT)architecture.A combined investigation of the experimental measurements and technology computer-aided design(TCAD)simulations suggests that the reverse current(ⅠR)of field-effect diode(FED)is highly related with the threshold voltage(Vth)of the parental TFT,implying an enhancement-mode TFT is preferable to fabricate the field-effect UV PD with low dark current.Driven by a low bias of-0.1 V,decent UV response has been realized including large UV/visible(R_(300)/R_(550))rejection ratio(1.9×10^(3)),low dark current(1.15×10^(-12)A)as well as high photo-to-dark current ratio(PDCR,~10^(3))and responsivity(1.89 A/W).This field-effect photodiode provides a new platform to construct UV PDs with well-balanced photoresponse performance at a low bias,which is attractive for designs of large-scale smart sensor networks with high energy efficiency.

Observation of Giant Topological Hall Effect in Room-Temperature Ferromagnet Cr_(0.82)Te

Novel magnetic materials with non-trivial magnetic structures have led to exotic magnetic transport properties and significantly promoted the development of spintronics in recent years.Among them is the Crx Tey family,the magnetism of which can persist above room temperature,thus providing an ideal system for potential spintronic applications.Here we report the synthesis of a new compound,Cr_(0.82)Te,which demonstrates a record-high topological Hall effect at room temperature in this family.Cr_(0.82)Te displays soft ferromagnetism below the Curie temperature of 340 K.The magnetic measurement shows an obvious magneto-crystalline anisotropy with the easy axis located in the ab plane.The anomalous Hall effect can be well explained by a dominating skew scattering mechanism.Intriguing,after removing the normal Hall effect and anomalous Hall effect,a topological Hall effect can be observed up to 300 K and reaches up to 1.14μΩ·cm at 10 K,which is superior to most topological magnetic structural materials.This giant topological Hall effect possibly originates from the noncoplanar spin configuration during the spin flop process.Our work extends a new Cr_(x)Te_(y)system with topological non-trivial magnetic structure and broad prospects for spintronics applications in the future.

The Enhanced Electrons and Holes Separation for Bi2MoO6/TiO2 Z-scheme Heterojunction by Ag Loading

The Bi2Mo O6/Ti O2and Bi2Mo O6/Ag/Ti O2composites were solvothermally synthesized and characterized by X-ray diffraction (XRD),X-ray photoelectron spectroscopy (XPS),and (high resolution)transmission electron microscopy ((HR)TEM).The Bi2Mo O6/Ti O2and Bi2Mo O6/Ag/Ti O2composites exhibited higher photocatalytic activity than pure Bi2Mo O6.100%of the Rh B dye molecules could be decomposed over Bi2Mo O6/Ag/Ti O2composite in 120 min.The enhanced photocatalytic activity of Bi2Mo O6/Ti O2and Bi2Mo O6/Ag/Ti O2composite was attributed to the efficient separation of photoinduced electrons and holes.The mechanism for the enhanced photocatalytic activity is discussed.

The rheological model of biodiesels at elevated pressures and temperatures

In the present study,an approximation is used to study viscosity as a function of pressure at different temperatures.The correlation so obtained is applied to study the viscosity of biodiesels extracted from soybean,Vistive soybean,canola,used canola,coconut and rapeseed.The computed values of viscosity from the proposed model were found to be in good agreement with experimental data throughout the range of pressure and temperature studied.The maximum average absolute relative deviation(AARD%)and mean AARD%are found to be 0.52 and 0.20,respectively,over the entire range of pressure(0.1-140 MPa)and temperature(283.15-373.15 K)for all biodiesels except rapeseed biodiesel,for which the values are 1.1 and 0.62,respectively.Furthermore,this work includes the very first investigation conducted so far on the variation of the pressure-viscosity coefficient(PVC)with pressure at different temperatures for biodiesels.The variation in PVC with the temperature is more sensitive at elevated pressures as compared to atmospheric pressure whereas the variation in PVC with pressure is more sensitive at elevated temperatures as compared to room temperature.

An evolutionary ensemble learning for diagnosing COVID-19 via cough signals

Objective The spread of the COVID-19 disease has caused great concern around the world and detecting the positive cases is crucial in curbing the pandemic.One of the symptoms of the disease is the dry cough it causes.It has previously been shown that cough signals can be used to identify a variety of diseases including tuberculosis,asthma,etc.In this paper,we proposed an algorithm to diagnose the COVID-19 disease via cough signals.Methods The proposed algorithm was an ensemble scheme that consists of a number of base learners,where each base learner used a different feature extractor method,including statistical approaches and convolutional neural networks(CNNs)for automatic feature extraction.Features were extracted from the raw signal and some transforms performed it,including Fourier,wavelet,Hilbert-Huang,and short-term Fourier transforms.The outputs of these base-learners were aggregated via a weighted voting scheme,with the weights optimised via an evolutionary paradigm.This paper also proposed a memetic algorithm for training the CNNs in the base-learners,which combined the speed of gradient descent(GD)algorithms and global search space coverage of the evolutionary algorithms.Results Experiments were performed on the proposed algorithm and different rival algorithms which included a number of CNN architectures in the literature and generic machine learning algorithms.The results suggested that the proposed algorithm achieves better performance compared to the existing algorithms in diagnosing COVID-19 via cough signals.Conclusion COVID-19 may be diagnosed via cough signals and CNNs may be employed to process these signals and it may be further improved by the optimization of CNN architecture.

Fabrication of Biomimetic Surface for Hydrophobic and Anti-icing Purposes via the Capillary Force Lithography

In this paper,inspired by lotus leaf surfaces,we fabricated biomimetic multi-scale micro-nano-structures by Two-Step Capillary Force Lithography(TS-CFL)and UV-assisted Capillary Force Lithography(UV-CFL).The experimental results indicated that TS-CFL was unfitted to fabricate large-area multi-scale micro-nano-structures.Conversely,UV-CFL can fabricate large-area multi-scale micro-nano-structures.We discussed the hydrophobic and anti-icing properties of the biomimetic surfaces fabricated by these two technologies.We found that small structures are significant for improving the hydrophobic anti-icing properties of single-structured or structureless surfaces.We believe that these results can complement the experimental details of both technologies and enable the development of more interesting micro-nano-structures biomimetic surfaces by both technologies in the future.

Low-frequency hybridized excess vibrations of two-dimensional glasses

One hallmark of glasses is the existence of excess vibrational modes at low frequenciesωbeyond Debye’s prediction.Numerous studies suggest that understanding low-frequency excess vibrations could help gain insight into the anomalous mechanical and thermodynamic properties of glasses.However,there is still intensive debate as to the frequency dependence of the population of low-frequency excess vibrations.In particular,excess modes could hybridize with phonon-like modes and the density of hybridized excess modes has been reported to follow D_(exc)(ω)~ω^(2)in 2D glasses with an inverse power law potential.Yet,the universality of the quadratic scaling remains unknown,since recent work suggested that interaction potentials could influence the scaling of the vibrational spectrum.Here,we extend the universality of the quadratic scaling for hybridized excess modes in 2D to glasses with potentials ranging from the purely repulsive soft-core interaction to the hard-core one with both repulsion and attraction as well as to glasses with significant differences in density or interparticle repulsion.Moreover,we observe that the number of hybridized excess modes exhibits a decrease in glasses with higher density or steeper interparticle repulsion,which is accompanied by a suppression of the strength of the sound attenuation.Our results indicate that the density bears some resemblance to the repulsive steepness of the interaction in influencing low-frequency properties.

Synchronization and firing mode transition of two neurons in a bilateral auditory system driven by a high–low frequency signal

The FitzHugh–Nagumo neuron circuit integrates a piezoelectric ceramic to form a piezoelectric sensing neuron,which can capture external sound signals and simulate the auditory neuron system.Two piezoelectric sensing neurons are coupled by a parallel circuit consisting of a Josephson junction and a linear resistor,and a binaural auditory system is established.Considering the non-singleness of external sound sources,the high–low frequency signal is used as the input signal to study the firing mode transition and synchronization of this system.It is found that the angular frequency of the high–low frequency signal is a key factor in determining whether the dynamic behaviors of two coupled neurons are synchronous.When they are in synchronization at a specific angular frequency,the changes in physical parameters of the input signal and the coupling strength between them will not destroy their synchronization.In addition,the firing mode of two coupled auditory neurons in synchronization is affected by the characteristic parameters of the high–low frequency signal rather than the coupling strength.The asynchronous dynamic behavior and variations in firing modes will harm the auditory system.These findings could help determine the causes of hearing loss and devise functional assistive devices for patients.

The breaking of spin symmetry in the single-particle resonances in deformed nuclei

The exploration of spin symmetry (SS) in nuclear physics has been instrumental in identifying atomic nucleus structures.In this study,we solve the Dirac equation from the relativistic mean field (RMF) in complex momentum representation.We investigated SS and its breaking in single-particle resonant states within deformed nuclei,with a focus on the illustrative nucleus168Er.This was the initial discovery of a resonant spin doublet in a deformed nucleus,with the expectation of the SS approaching the continuum threshold.With increasing single-particle energy,the splitting of the resonant spin doublets widened significantly.This escalating splitting implies diminishing adherence to the SS,indicating a departure from the expected behavior as the energy levels increase.We also analyzed the width of the resonant states,showing that lower orbital angular momentum resonances possess shorter decay times and that SS is preserved within broad resonant doublets,as opposed to narrow resonant doublets.Comparing the radial density of the upper components for the bound-state and resonant-state doublets,it becomes evident that while SS is well-preserved in the bound states,it deteriorates in the resonant states.The impact of nuclear deformation (β_(2)) on SS was examined,demonstrating that an increase in β_(2) resulted in higher energy and width splitting in the resonant spin doublets,which is attributed to increased component mixing.Furthermore,the sensitivity of spin doublets to various potential parameters such as surface diffuseness (a),radius (R),and depth (Σ0) is discussed,emphasizing the role of these parameters in SS.This study provides valuable insights into the behavior of spin doublets in deformed nuclei and their interplay with the nuclear structure,thereby advancing our understanding of SS in the resonance state.

Superfluid λ transition in charged AdS black holes

We observe a superfluid λ transition in the P-V criticality of charged Ad S black holes,within a holographic extended thermodynamics that considers the variation of Newton’s constant G.We calculate the critical exponents and find that they coincide with those of a superfluid transition in liquid4He and the Bose-Einstein condensation of hard-sphere Bose gas.Moreover,the independence of entropy and thermodynamic volume in the holographic framework allows us to construct a well-defined Ruppeiner metric.The associated scalar curvature suggests that the black holes show similar microscopic interactions with the hard-sphere Bose gas,where the superfluid(condensed)phase is dominated by repulsive interactions,while the normal(gas)phase is dominated by attractive interactions.These findings might provide us with new insights into the quantum aspect of charged Ad S black holes.
