High-performance self-powered GaN/PEDOT:PSS hybrid heterojunction UV photodetector for optical communication

Self-powered ultraviolet photodetectors(UVPDs)provide great possibility for the next-generation energy conservation optical communication technology;while the high photodetection performance at zero bias is still a tremendous ***,ntype GaN film with Si-doping concentration of~1018cm^(-3)and p-type organic PEDOT:PSS were adopted to construct a planar hybrid heterojunction via the simple spin-coating *** from typical type-Ⅱenergy band alignment and giant photovoltaic effect at GaN/PEDOT:PSS inorganic-organic interface,the fabricated UVPD achieved excellent self-powered photoelectrical properties in dual-band with large R of 0.96 A/W(2.8 A/W),superior D*of 5.7×1012Jones(1.7×10^(13)Jones),prominent EQE of 325%(1371%),high on/off ratio of 9.65×10^(3)(6.15×10^(3))and fast rise/decay time of 60.7/124.5 ms(30.9/26.7 ms)for UVA(UVC)band,as well as outstanding UV/visible rejection ratio and great detection *** as an optical signal receiver,this designed self-powered UVPD decoded a message of“NJUPT”from a simple optical communication *** results open a new avenue for GaN/PEDOT:PSS heterojunction in UV communications and related applications.

Silicon carbide(SiC),as a third-generation semiconductor material,possesses exceptional material properties that significantly enhance the performance of power *** SiC lateral double-diffused metal–oxide–semiconductor(LDMOS)power devices have undergone continuous optimization,resulting in an increase in breakdown voltage(BV)and ultra-low specific on-resistance(Ron,sp).This paper has summarized the structural optimizations and experimental progress of SiC LDMOS power devices,including the trench-gate technology,reduced surface field(RESUrf)technology,doping technology,junction termination techniques and so *** paper is aimed at enhancing the understanding of the operational mechanisms and providing guidelines for the further development of SiC LDMOS power devices.

In this study,we prepared cross-linked enzyme crystals(CLECs)of papain to further broaden the application of the enzyme with high activity in extreme ***,papain crystals were successfully obtained based on the micro-batch,batch,and expanded batch crystallization ***,ammonium sulfate and polyethylene glycol 6000(PEG6000)were synergistically used as the precipitants,while L-cysteine was applied to enhance the activity of ***,the interaction between L-cysteine and papain was modeled by molecular docking *** was found that L-cysteine could form a hydrogen bond with aspartic acid residue(Asp)at site 158,and the electrostatic attraction with lysine residue(Lys)at site 156 was also quite *** the enzyme crystals were cross-linked by glutaraldehyde at optimized *** papain CLECs were identified by various methods,and it was found that the thermal stability and enzymatic activity both increased compared to the raw *** importantly,it could be applied at more rigorous conditions,for example,pH of 4.

This article presents a highly efficient method for substrate-integrated-waveguide（SIW） filters to achieve very wide stopbands. By employing the proposed trisection slots in addition to the bisection slots as the inter-coupling structures, all spurious modes below TE505 of a SIW filter working in the fundamental mode TE101（f0）can be eliminated without requiring additional structure or complex theoretical analysis, without affecting the design of the fundamental passbands, and without degrading the performance of the filters. For verification, two prototype filters are designed, fabricated, and measured with wide stopbands up to 4.15f0 and 4.83f0, respectively. The proposed technique could facilitate the development of high-performance wide-stopband SIW filters for microwave/wireless circuits and systems.

具有动态可调电磁屏蔽性能的电磁干扰屏蔽材料备受关注,但其目前仍然存在制备复杂、厚度大、触发方式不便、调节范围窄等缺点.我们通过将尖刺镍微粒精确地分散到聚二甲基硅氧烷基体中形成预连接的链状结构,制备出了具有可开关电磁屏蔽性能的弹性体材料.弹性体在机械拉伸和释放过程中表现出连续和可逆的电磁干扰屏蔽性能.原始弹性体具有良好的阻抗匹配和低介电损耗,允许大部分电磁波通过.拉伸使预连接的短链彼此接触,在内部形成大量的微尺度导电网络,显著增强了电导损耗能力,实现了较强的电磁干扰屏蔽能力.此外,我们通过无线应变传感系统验证了智能电磁干扰屏蔽弹性体的应用潜力,证明了可穿戴智能电磁干扰屏蔽精确监测人体运动的可能性.

Kesterite Cu_(2)ZnSn(S,Se)_(4)(CZTSSe)solar cells suffer from severe carrier recombination,limiting the photovoltaic *** energy band alignment at the p-n junction and defective front interface are two main ***,oxygen incorporation in CZTSSe via absorber air-annealing was developed as a strategy to optimize its surface photoelectric property and reduce the *** optimized oxygen incorporation conditions,the carrier separation and collection behavior at the front interface of the device is *** particular,it is found that oxygen incorporated absorber exhibits increased band bending,larger depletion region width,and suppressed absorber *** indicate the dynamic factors for carrier separation become ***,the increased potential difference between grain boundaries and intra grains combined with the decreased concentration of interface deep level defect in the absorber provide a better path for carrier *** a consequence,the champion efficiency of CZTSSe solar cells has been improved from 9.74%to 12.04%with significantly improved open-circuit voltage after optimized air-annealing *** work provides a new insight for interface engineering to improve the photoelectric conversion efficiency of CZTSSe devices.

The photoreduction of CO_(2)into CH_(4)with simultaneous high activity and selectivity is a promising strategy to increase energy supply and alleviate global ***,the absence of the active sites that is responsible for the adsorption and activation of CO_(2)and the generation of CO and H2via side reactions often lead to poor efficiency and low selectivity of the ***,Cu,Pd,and PdCu metal clusters cocatalyst-anchored defective TiO_(2)nanotubes(Cu/TiO_(2)-SBO,Pd/TiO_(2)-SBO,and Pd1Cu1/TiO_(2)-SBO)were designed via a simple solution impregnation reduction and applied for photocatalytic conversion of CO_(2)to CH_(4).The Pd1Cu1/TiO_(2)-SBO photocatalyst exhibits excellent catalytic performance among the other catalysts for photoreduction of CO_(2)into CH_(4).More interestingly,the product selectivity of CH_(4)reaches up to 100%with a rate of 25μmol g^(-1)h^(-1).In-situ diffuse reflectance infrared Fourier transform spectroscopy(DRIFTS)and density functional theory(DFT)simulations indicate that the main reasons for the high selectivity of CH_(4)are attributed to the PdCu alloy and oxygen vacancies,which jointly enhance the photoinduced carrier separation and lower energy barriers of key ***,due to the tunable d-band center of the Cu site in the PdCu alloy,the generated intermediates can be well prevented from poisoning and promoted to participate in further ***,the current study will provide insight into the development of new,highly selective photocatalysts for the visible light-catalytic reduction of CO_(2)into CH_(4).

EBSD analysis of grain boundary evolution and dynamic recrystallization of Inconel 625 superalloy at various hot spinning feed rates

Hot spinning can make the material withstand shear stress, so that the shape of the material has a great change,which is one of the main processing methods of nickel-based alloy plate members. Inconel 625 alloy, which has excellent high temperature mechanical properties and can be used as the main candidate material for aerospace applications, needs further study on its hot spinning deformation behavior and deformation mechanism. In this paper, the effect of feed rate on the microstructure evolution of Inconel 625 superalloy was studied by the electron backscattered diffraction technology. The microstructure with necklace-like structures composed of dynamic recrystallization(DRX) grains was observed after hot spinning. It was found that at the low feed rate, the promotion of DRX degree and grain refinement happened, where the grain size reached the trough of 10.99 μm under a feed rate of 300 mm/min. However, with the further feed rate rising, the degree of DRX was suppressed to a certain extent and grain size increased to 14.26 μm. On balance, the feed rate of 300 mm/min was the most efficient condition for grain refinement. Besides, it was revealed that both discontinuous dynamic recrystallization(DDRX) and continuous dynamic recrystallization(CDRX) occurred during hot spinning. DDRX includes the initial grain boundary nucleation by bulging and the annealing twin boundary assisted nucleation, while the CDRX mechanism is related to the continuous subgrain rotation within the deformed grain. DDRX is the main DRX mechanism.
