Observation of Resistive Switching Memory by Reducing Device Size in a New Cr/CrO_x/TiO_x/TiN Structure

The resistive switching memory characteristics of 100 randomly measured devices were observed by reducing device size in a Cr/Cr Ox/Ti Ox/Ti N structure for the first time.Transmission electron microscope image confirmed a viahole size of 0.4 lm.A 3-nm-thick amorphous Ti Oxwith 4-nm-thick polycrystalline Cr Oxlayer was observed.A small 0.4-lm device shows reversible resistive switching at a current compliance of 300 l A as compared to other larger size devices(1–8 lm)owing to reduction of leakage current through the Ti Oxlayer.Good device-to-device uniformity with a yield of[85%has been clarified by weibull distribution owing to higher slope/shape factor.The switching mechanism is based on oxygen vacancy migration from the Cr Oxlayer and filament formation/rupture in the Ti Oxlayer.Long read pulse endurance of[105cycles,good data retention of 6 h,and a program/erase speed of 1 ls pulse width have been obtained.

针对滚动轴承早期微弱故障识别率偏低的问题,提出一种基于EEMD、邻域粗糙集和模糊C均值聚类(FCM)算法相结合的滚动轴承特征提取方法.该方法将滚动轴承的原始信号进行EEMD分解得到若干个IMF分量,通过均方差和欧氏距离两个评价指标选取出敏感特征分量,构造原始特征数据集,对处理后的原始特征集属性进行NRS约简,剔除冗余属信息,最后将剩余属性的特征数据集作为模糊C均值聚类的输入,实现滚动轴承故障识别.为了对比本文方法对于滚动轴承的故障识别效果,分别添加了FCM、NRS-FCM和EEMD-FCM三种方法进行故障辨识,利用划分系数(PC)和划分熵(CE)对聚类结果进行评价与对比.通过实验表明:邻域粗糙集对于改进滚动轴承的故障识别效果十分明显,具有良好的应用前景.

This paper provides a modified fast adaptive algorithm for digital beamforming. It is analgorithm with strict constraint minimum power sampling matrix gradient (CSMG). It has merits ofboth traditional sampling mains gradient (SMG) and strictly constrained minimum power adaptivealgorithm. 16-element uniform circular array is selected. Some results of computer simulation aregiven. The results indicate that the beam direction will change with constraint angle and can beadaptable to adjust zero very well. The algorithm is fast convergent.

However, little attention has been paid to amorphous or polycrystalline GaAs which is also a candidate material for optoelectronic devices, such as, solar cells and sensors. This paper utilizes the cross-layer architecture to implement adaptive resource allocation in Orthogonal Frequency Division Multiple Access (OFDMA) based on the broadband wireless access system. According to the cross-layer architecture, the information in link layer is used for adaptive resource allocation in OFMDA. A new cross-layer adaptive resource allocation algorithm is developed which can guarantee the users to be in minimum average waiting time in link-layer and get the better spectrum utilization. Numerical results show that our scheme is appealing and can get about half of average waiting time less and 0.5 bps/Hz spectrum utilization more than the scheme in IEEE802.16a.

Rough set (RS) and radial basis function neural network (RBFNN) based insulation data mining fault diagnosis for power transformer is proposed. On the one hand rough set is used as front of RBFNN to simplify the input of RBFNN and mine the rules. The mined rules whose “confidence” and “support” is higher than requirement are used to offer fault diagnosis service for power transformer directly. On the other hand the mining samples corresponding to the mined rule, whose “confidence and support” is lower than requirement, are used to be training samples set of RBFNN and these samples are clustered by rough set. The center of each clustering set is used to be center of radial basis function, i.e., as the hidden layer neuron. The RBFNN is structured with above base, which is used to diagnose the case that can not be diagnosed by mined simplified valuable rules based on rough set. The advantages and effectiveness of this method are verified by testing.
