We study the multisubband electron mobility in a barrier delta doped AlχGal-χAs parabolic quantum well structure under the influence of an applied electric field perpendicular to the interface plane. We consider the alloy fraction χ = 0.3 for barriers and vary x from 0.0 to 0.1 for the parabolic well. Electrons diffuse into the well and confine within the triangular like potentials near the interfaces due to Coulomb interaction with ionized donors. The parabolic structure potential, being opposite in nature, partly compensates the Coulomb potential. The external electric field further amends the potential structure leading to an asymmetric potential profile. Accordingly the energy levels, wave functions and occupation of subbands change. We calculate low temperature electron mobility as a function of the electric field and show that when two subbands are occupied, the mobility is mostly dominated by ionised impurity scattering mediated by intersubband effects. As the field increases transition from double subband to single subband occupancy occurs. A sudden enhancement in mobility is obtained due to curtailment of intersubband effects. Thereafter the mobility is governed by both impurity and alloy disorder scatterings. Our analysis of mobility as a function of the electric field for different structural parameters shows interesting results.

A novel collaborative beamforming algorithm is proposed in a wireless communication system with multiple transmitters and one receiver. All transmitters take part in the collaboration and the weighted message is transmitted simultaneously. In order to maximize the beamforming gain, the transmitters use one bit feedback information to adjust the phase offset. It tracks the direction in which the signal strength at the receiver can increase. The directional search and perturbation theory is used to achieve the phase alignment. The feasibility of the proposed algorithm is proved both experimentally and theoretically. Simulation results show that the proposed algorithm can improve the convergent speed of the phase alignment.

HfTiN film was deposited by co-reactive sputtering and then was annealed in dif-ferent gas ambients at temperature of 650 ℃ for 2 min to form HfTiON film. Capacitance-voltage and gate-leakage characteristics were investigated. The N2O-annealed sample exhibited small inter-face-state and oxide-charge densities, and enhanced reliability, which was attributed to the fact that nitridation could create strong Si≡N bonds to passivate dangling Si bonds and replaced strained Si-O bonds, thus forming a hardened dielectric/Si interface with high reliability. As a result, it is possible to prepare high-quality HfTiON gate dielectric of small-scaling CMOS devices in the industry-preferred N2O environment.

In this paper,we consider the double-satellite localization under the earth ellipsoid model of the Wideband Geodetic System(WGS-84)using the Time Difference of Arrival(TDOA)and the Angle-of-Arrival(AOA).Several closed-form solution algorithms via the pseudolinearization of the measurement equations are presented to efficiently estimate the *** algorithms include the Weighted Least Squares(WLS),the Constrained Total Least Squares(CTLS),and the Taylor-Series Iteration(TSI).Performance comparison of the proposed methods with the Cramér-Rao Lower Bound(CRLB)in the simulation is shown to demonstrate that the proposed algorithms are feasible and have stable performance.

Pricing the spare bandwidth: towards maximizing data center's profit

To provide tenants with predictable network performance, tenants are allowed to purchase specified amount of data center network(DCN) resources(e.g., bandwidth). Then, data center will reserve the purchased resources for the corresponding tenants. Meanwhile, some DCNs are work conserving, which means that the spare bandwidth will be fairly shared by all active tenants. Even though the amount of the spare bandwidth is stochastic and uncertain, DCN providers are not likely to give away it for free. Thus, data center with work conserving may impose extra payment on tenants for using the spare bandwidth. In this paper, we propose a suitable tariff to charge for the usages of DCN resources, which includes a bill for the usage of the spare bandwidth. Through theoretical analysis and simulation, we demonstrate that our tariff can incentivize tenants to adjust their purchases of bandwidths, which can lead to the improvement of data center's profit by 27.4%without impairing the social welfare.

An artificial intelligence(AI) processor is a promising solution for energy-efficient data processing, including health monitoring and image/voice recognition. However, data movements between compute part and memory induce memory wall and power wall challenges to the conventional computing ***, the memory-centric architecture has been revised to solve the data movement issue, where the memory is equipped with the compute-capable memory technique, namely, computing-in-memory(CIM). In this paper, we analyze the requirement of AI algorithms on the data movement and low power requirement of AI processors. In addition, we introduce the story of CIM and implementation methodologies of CIM architecture. Furthermore, we present several novel solutions beyond traditional analog-digital mixed static random-access memory(SRAM)-based CIM architecture. Finally, recent CIM tape-out studies are listed and discussed.

A joint two-dimensional(2D)direction-of-arrival(DOA)and radial Doppler frequency estimation method for the L-shaped array is proposed in this paper based on the compressive sensing(CS)*** from the conventional CS-based methods where the joint spatial-temporal parameters are characterized in one large scale matrix,three smaller scale matrices with independent azimuth,elevation and Doppler frequency are introduced adopting a separable observation ***,the estimation is achieved by L1-norm minimization and the Bayesian CS *** addition,under the L-shaped array topology,the azimuth and elevation are separated yet coupled to the same radial Doppler ***,the pair matching problem is solved with the aid of the radial Doppler ***,numerical simulations corroborate the feasibility and validity of the proposed algorithm.

In this paper, the physical mechanism of the interaction between electromagnetic wave and spectral-hole burning crystal material is investigated in detail. In the small signal regime, a perturbation theory model is used to analyze the mechanism of spectral-hole burning. By solving the Liouville equation, three-order perturbation results are obtained. From the theoretic analysis, spectral-hole burning can be interpreted as a photon echo of the zero-order diffraction echo when the first optical pulse and the second optical pulse are overlapped in time. According to the model, the spectral-hole width is dependent on the chirp rate of the reading laser. When the chirp rate is slow with respect to the spectral features of interest, the spectral hole is closely mapped into time domain. For a fast chirp rate, distortions are observed. The results follow Maxwell-Bloch model and they are also in good agreement with the experimental results.
