In the era of Internet of Things(Io Ts),an energy-efficient ultraviolet(UV)photodetector(PD)is highly desirable considering the massive usage scenarios such as environmental sterilization,fire alarm and corona discharge monitoring.So far,common self-powered UV PDs are mainly based on metal-semiconductor heterostructures or p–n heterojunctions,where the limited intrinsic built-in electric field restricts further enhancement of the photoresponsivity.In this work,an extremely low-voltage field-effect UV PD is proposed using a gatedrain shorted amorphous IGZO(a-IGZO)thin film transistor(TFT)architecture.A combined investigation of the experimental measurements and technology computer-aided design(TCAD)simulations suggests that the reverse current(ⅠR)of field-effect diode(FED)is highly related with the threshold voltage(Vth)of the parental TFT,implying an enhancement-mode TFT is preferable to fabricate the field-effect UV PD with low dark current.Driven by a low bias of-0.1 V,decent UV response has been realized including large UV/visible(R_(300)/R_(550))rejection ratio(1.9×10^(3)),low dark current(1.15×10^(-12)A)as well as high photo-to-dark current ratio(PDCR,~10^(3))and responsivity(1.89 A/W).This field-effect photodiode provides a new platform to construct UV PDs with well-balanced photoresponse performance at a low bias,which is attractive for designs of large-scale smart sensor networks with high energy efficiency.

Modeling and analysis of solar Doppler difference bias with arbitrary rotation axis

The solar rotation causes the solar Doppler difference bias,which leads to the decline of the velocity measurement accuracy.Modeling and compensation are an effective solution.The limited model with specific geometric direction,where the solar rotation axis is perpendicular to the plane through the Sun,the Earth and Mars,was established.However,in fact,the geometric relationship among the Sun,Mars and the spacecraft is not fully in line with the hypothesis of the model due to the spacecraft orbital angle and the solar rotation axis drift.Thus,this model is not consistent with the fact.In order to solve this problem,a universal solar Doppler difference bias model,which provides the expression with arbitrary rotation axis,is established in this paper.In this method,for any point at the solar surface,four variables including the direction of the solar rotation linear velocity at this point,the distance from this point to the rotation axis,the vector from this point to Mars,and the vector from this point to the spacecraft are calculated.Based on these four variables,the solar Doppler difference bias corresponding to this point is obtained.The theoretical analysis and simulation results demonstrate that the solar Doppler difference bias model with the actual rotation axis is different from that with one of the specific rotation axes.Therefore,it is indispensable to build the proposed model for compensation.Besides,the direction of the solar rotation axis,the spacecraft-Mars-Sun angle and the spacecraft-to-Mars distance are important impact factors for the proposed model.

Choice of optimal crystal-orientation for terahertz transceiver with zincblende crystal

This paper presents a set of equations describing the terahertz generation and electro-optic detection based on optical rectification in zincblende crystals. The dependence of terahertz emission efficiency on the polarization of incident beam and crystal-orientation is discussed. For the experimental setup with a transceiver which transmits and detects terahertz radiation in the same crystal, we have demonstrated the optimal combination of both parameters above to optimize the working efficiency. Equations supplied in this paper are valid for zincblende crystals with arbitrary crystal- orientation and every possible polarization of an incident beam, which are of great significance for the optimization of a system.

Effects of simulated zero gravity on adhesion,cell structure,proliferation,and growth behavior,in glioblastoma multiforme

All life on Earth has evolved under the influence of continuous gravity,and methods have been developed to balance this influence with the biological evolution of organisms at the cellular and system levels.However,when exposed to zero gravity in space,the balance between cell structure and external forces is destroyed,resulting in changes at the cellular level(e.g.,cell morphology,adhesion,viability,apoptosis,etc.),and understanding the molecular mechanism of cell response to zero gravity will help to cope with diseases that rely on mechanical response.Therefore,biological research in space and zero gravity is a unique step in developing the best anti-cancer treatments,which is a great challenge to humanity.In this study,multicellular glioma cancer cells from a brain tumor in a 72-year-old Iraqi patient were subjected to simulated zero gravity for 24 h,and the results showed that most of the cells lost their adhesion,which is considered to be the first step toward cell apoptosis.In addition to the formation of multicellular spheroids,the results also showed that the inhibition rate for cell death was 32%in comparison to the control cells.Moreover,the cells showed a clear change in their cellular morphology and growth behavior.These results give new hope for fighting cancer distinctively,and such a treatment method has no side effects in comparison to traditional chemical and radiological ones.

Investigation of pump-wavelength dependence of terahertz-wave parametric oscillator based on LiNbO_3

This paper investigates the performances of terahertz-wave parametric oscillators （TPOs） based on the LiNbO3 crystal at different pump wavelengths.The calculated results show that TPO characteristics,including the frequency tuning range,the THz-wave gain and the stability of THz-wave output direction based on the Si-prism coupler,can be significantly improved by using a short-wavelength pump.It also demonstrates that a long-wavelength-pump allows the employment of a short TPO cavity due to an enlarged phase-matching angle,that is,an increased angular separation between the pump and oscillated Stokes beams under the THz-wave generation at a specific frequency. The study provides an useful guide and a theoretical basis for the further improvement of TPO systems.

Dynamic Interference Photoelectron Spectra in Double Ionization:Numerical Simulation of 1D Helium

We report our numerical simulation on the dynamic interference photoelectron spectra for a one-dimensional （1D） He model exposed to intense ultrashort extreme ultraviolet （XUV） laser pulses. The results demonstrate an unambiguous interference feature in the photoelectron spectra, and the interference is unveiled to originate from the dynamic Stark effect. The interference photoelectron spectra are prompted for intense sub-femtosecond XUV laser pulses in double ionization. The stationary phase picture is corroborated qualitatively in the two-electron system. The ability of probing the dynamic Stark effect by the photoelectron spectra in a pragmatic experiment of single-photon double ionization of He may shed light on further investigation on multi-electron atoms and molecules.

A Kerr-lens mode-locked Ti：sapphire laser operating in a non-soliton regime is demonstrated. Dispersive wave generation is observed as a result of third order dispersion in the vicinity of zero dispersion. The characteristics of the Ti：sapphire l^ser operating in a positive dispersion regime are presented, where the oscillator directly generates pulses with duration continuously tunable from 0.37 ps to 2.11 ps, and 36 fs pulses are achieved atter extracavity compression. The oscillation is numerically simulated with an extended nonlinear Schr6dinger equation, and the simulation results are in good agreement with the experimental results.

Generation of 2.5μm and 4.6μm Dispersive Waves in Kagome Photonic Crystal Fiber with Plasma Production

We report our numerical simulation on dispersive waves （DWs） generated in the Kr-filled Kagome hollow-core photonic crystal fiber, by deploying the unidirectional pulse propagation equation. Relatively strong dispersive waves are simultaneously generated at 2.5μm and 4.6μm. It is deciphered that the interplay between plasma currents due to Kr ionization and nonlinear effects plays a key role in DW generation. Remarkably, this kind of DW generation is corroborated by the plasma-corrected phase-matching condition.

Four-wave mixing model solutions for polarization control of terahertz pulse generated by a two-color laser field in air

A four-wave mixing （FWM） model is used to analyze the polarization control of terahertz （THz） pulse generated by a two-color laser field in air. The analytic formula for the THz intensity varying with the THz polarizer angle, and the relative phase between the two pulses, are obtained. The corresponding numerical results agree well with both numerical result obtained from a quantum model and measured data reported. Moreover, possible phenomena are predicted for variables not found in other experiments. Compared with the quantum model, the FWM model gives analytic formulas and clear physical pictures, and has the advantage of efficient computing time.
