A new t-shaped tunnel field-effect transistor(ttFEt) with gate dielectric spacer(GDS) structure is proposed in this paper. to further studied the effects of GDS structure on the ttFEt, detailed device characteristics such as current-voltage relationships, energy band diagrams, band-to-band tunneling(BtBt) rate and the magnitude of the electric field are investigated by using tCAD simulation. It is found that compared with conventional ttFEt and ttFEt with gate-drain overlap(GDO) structure, GDS-ttFEt not only has the minimum ambipolar current but also can suppress the ambipolar current under a more extensive bias range. Furthermore, the analog/RF performances of GDS-ttFEt are also investigated in terms of transconductance, gate-source capacitance, gate-drain capacitance, cutoff frequency, and gain bandwidth production. By inserting a low-κ spacer layer between the gate electrode and the gate dielectric, the GDS structure can effectively reduce parasitic capacitances between the gate and the source/drain, which leads to better performance in term of cutoff frequency and gain bandwidth production. Finally, the thickness of the gate dielectric spacer is optimized for better ambipolar current suppression and improved analog/RF performance.

Lid-driven mixed convection has been given immense importance due to its wide range of applications. A t-shaped cavity is introduced and pertinent parameters controlling mixed convection phenomenon are analyzed in this paper. Water-Al2O3 nanofluid is considered inside the cavity to augment heat transfer rate. Galerkin weighted residual method of finite element analysis is applied for the numerical simulations. Numerical solution is obtained for different solid volume fractions of nanofluid（？= 0- 0.15）, Grashof numbers（Gr= 0.1 ？5 000） and Reynolds numbers（Re= 0.31 ？1 000） in laminar flow regime. Special attention is given on the analysis of flow at the pure mixed convection regime. It is found that Grashof, Reynolds and Richardson numbers along with solid volume fraction of nanofluid have significant effect on heat transfer characteristics inside the cavity. Results are presented using streamline and isotherm contours along with related variation of average Nusselt numbers of the heated wall and average fluid temperature inside the cavity.

this paper proposes a new type of steel-concrete composite deck, which is composed of orthotropic steel deck (OSD) with t-shaped ribs, concrete plate and studs connecting OSD and concrete plate. the OSD can act as framework for concrete plate and contribute to load bearing capacity at the same time, which could save construction time. Compared with conventional OSD system, this new type of composite bridge deck can also improve fatigue performance.?Considering that this type of composite deck is not yet applied in practical engineering and its mechanical performance is not revealed in previous literatures, two full-scale specimens were designed and manufactured in this research. the mechanical performance, particularly, bending capacity in positive and negative region was carefully tested and analyzed. the load-deflection curve, load-slip relation, strain distribution in concrete and steel were obtained. the test results showed that the plastic performance of this kind of composite bridge deck was satisfying and the bending capacity was high.

CPW Fed Double t-shaped Array Antenna with Suppressed Mutual Coupling

A compact CPW-fed double t-shaped antenna is proposed for dual-band wireless local area network (WLAN) operations. For the proposed antenna, the -10 dB return loss bandwidth could reach about 25.5% for the 2.4 GHz band and 5.7 % for the 5 GHz band, which meet the required bandwidth specification of WLAN standard. to reduce the mutual coupling and get high isolation between two dual-band antennas, we proposed the novel electromagnetic band gap (EBG) structures. When the EBG structure is employed, a -13dB and -30dB mutual coupling reduction is achieved at 2.4 and 5.2 GHz. It shows that the features of small size, uniplanar structure, good radiation characteristics and small mutual coupling are promising for multi-input multi-output (MIMO) applications.

Only by providing the good conditions for the growth of plants can a favorable ecologicalenvironment on which human beings rely for existence be created. the upside-down-t dou-ble-layer water-conserving afforestation way is developed according to the situation of the short-age of water resources, low soil fertility and vast land in the arid areas. the characteristics of theafforestation way are to change the microenvironment in the root area of the plants, provide thefavorable conditions for the growth of plants, and reduce the necessary conditions for the growth ofplants in large areas in the arid regions. Meanwhile, the size of its water-conserving layer can bechanged according to the size of the planted trees. the different ways of the bottom wa-ter-conserving layer can be used according to the requirements. the afforestation way is suitablefor planting trees on a small scale and also for afforesting on a large scale under the adverse cir-cumstances in the arid areas, and has been effectively used in the afforestation in the hinterland oftaklamakan Desert and the southern marginal zone of Gurbantonggut Desert. the prospects ofthe afforestation way are broad in afforestation and desertification control in the desert regions.
