A low-voltage triggering silicon-controlled rectifier（LVTSCR）,for its high efficiency and low parasitic parameters,has many advantages in ESD protection,especially in ultra-deep sub-micron（UDSM） IC and high frequency applications.In this paper,the impact factors of the snapback characteristics of a LVTSCR and the configuring modes are analyzed and evaluated in detail.These parameters include anode series resistance,gate voltage,structure and size of devices.In addition,a double-trench LVTSCR is presented that can increase the hold-on voltage effectively and offers easy adjustment.Also,its snapback characteristics can obey the ESD design window rule very well.The strategy of ESD protection in a rfic using a LVTSCR is discussed at the end of the paper.

The surface texture of mineral flotation froth is well acknowledged as an important index of the flotation process.The surface texture feature closely relates to the flotation working conditions and hence can be used as a visual indicator for the zinc fast roughing working condition. A novel working condition identification method based on the dual-tree complex wavelet transform(DTCWT) is proposed for process monitoring of zinc fast roughing.Three-level DTCWT is implemented to decompose the froth image into different directions and resolutions in advance, and then the energy parameter of each sub-image is extracted as the froth texture feature. Then, an improved random forest integrated classification(i rfic) with 10-fold cross-validation model is introduced as the classifier to identify the roughing working condition, which effectively improves the shortcomings of the single model and overcomes the characteristic redundancy but achieves higher generalization performance. Extensive experiments have verified the effectiveness of the proposed method.

A 5.2 GHz variable-gain amplifier （VGA） and a power amplifier （PA） driver are designed for WLAN IEEE 802.11 a monolithic rfic. The VGA and the PA driver are implemented in a 50 GHz 0.35 μm SiGe BiCMOS technology and occupy 1.12 × 1.25 mm^2 die area. The VGA with effective temperature compensation is controlled by 5 bits and has a gain range of 34 dB. The PA driver with tuned loads utilizes a differential input, single-ended output topology, and the tuned loads resonate at 5.2 GHz. The maximum overall gain of the VGA and the PA driver is 29 dB with the output third-order intercept point （OIP3） of 11 dBm. The gain drift over the temperature varying from -30 to 85 ℃ converges within ±3 dB. The total current consumption is 45 mA under a 2.85 V power supply.

A high linearity current communicating passive mixer including the mixing cell and transimpedance amplifier(TIA) is introduced.It employs the resistor in the TIA to reduce the source voltage and the gate voltage of the mixing cell.The optimum linearity and the maximum symmetric switching operation are obtained at the same time.The mixer is implemented in a 0.25μm CMOS process.The test shows that it achieves an input third-order intercept point of 13.32 dBm,conversion gain of 5.52 dB,and a single sideband noise figure of 20 dB.

基于RF集成电路硅衬底螺旋电感(SIOS)的典型物理模型,用HFSS(High Frequency Structure Simulator)对中空平面四边形、八边形和圆形螺旋电感的电性能进行了模拟计算,结果与理论分析吻合.在内半径相同的情况下,圆形螺旋电感最大品质因数Q分别比四边形和八边形增加约0.90和0.80倍;在最大品质因数频率点,圆形螺旋电感端口反射系数分别比四边形和八边形减小约32.5%和26.6%,金属材料用量分别比四边形和八边形减少约30%和20%;当Q>5时,圆形螺旋电感的工作带宽分别比四边形和八边形增大约60%和30%.

基于图像处理的电路拓扑提取方案及其应用的研究

随着半导体技术不断发展,rfic芯片的工作频率上升到毫米波频段,由于其良好性能受到市场的追捧。但是rfic芯片的研发过程高度依赖设计工程师的自身经验与知识,传统的计算机辅助人工设计已经无法满足日益增长的市场需求,更高程度设计自动化的需求十分迫切。在利用优化算法进行rfic器件尺寸优化时,不合理的初始值会降低算法的收敛速度并可能导致算法陷入局部最优解。此外,由于需要考虑阻抗匹配等问题,现有的rfic版图布局算法还存在相交规避困难的情况。本文将针对以上两个问题提出解决方案,以提升rfic设计自动化的程度。对于优化初值选择的问题,本文提出了直接从射频芯片的显微数字照片中抓取物理信息的方法,该物理信息包括rfic器件的尺寸参数和电路拓扑,它们可为初值选择提供极具价值的参考。对于尺寸参数,本文基于基础器件结构,设计提取算法,完成了对于电阻、电容、PAD、圆形电感、晶体管五类rfic器件的尺寸参数的提取,器件提取参数的平均误差在10%以下。对于电路拓扑,本文通过搜索向量遍阅连接金属的方式获得,并建立数学模型描述提取过程以及将提取的电路拓扑以几何的形式进行可视化展示。对于改善rfic版图自动布局的问题,本文基于深度优先搜索框架,结合PCell结构/基础器件结构和电路拓扑连接关系,自动对射频电路进行版图布局,达到由电路逻辑有序生成版图、自动拼接的效果。该算法的测试效果优于ADS的相关模块功能。

为了实现木制品原料可追溯的目标,分析了2种供应链追溯架构,对比了多种追溯技术,选择了Mifare型号的rfic卡作为追溯卡。通过位运算数学方法,计算获得权限设置码"F0FF0069",保证了凭KEYB可读写rfic卡扇区信息,凭KEYA仅能读扇区信息,无权篡改。在实际应用中,KEYB由物流单位自行设定,可对管辖扇区自由写入物流日志;KEYA在社会公开,任何单位及个人均可无障碍地阅读物流日志,参加木材供应链的监管。该项设计能够阻绝盗砍滥伐的木材进入市场,能够证明木制品原料来源的合法性。
