Semiconducting carbon nanotube (CNT) field effect transistor (FET) is attractive for constructing three-dimensional (3D) integrated circuits (ICs) because of its low-temperature processes and low power dissipation. However, CNT based 3D ICs reported usually suffered from lower performance than that of monolayer CNT ICs. In this work, we develop a 3D IC technology through integrating multi-layer high performance CNT film FETs into one chip, and show that it promotes the operation speed of CNT based 3D ICs considerably. We also explore the advantage on ICs of 3D architecture, which brings 38% improvement on speed over two-dimensional (2D) one. Specially, we demonstrate the fabrication of 3D five-stage ring-oscillator circuits with an oscillation frequency of up to 680 MHz and stage delay of 0.15 ns, which represents the highest speed of 3D CNT-based ICs.

A Ga_(2)O_(3)/diamond separate absorption and multiplication avalanche photodiode(SAM-APD)with mesa structure has been proposed and *** simulation is based on an optimized Ga_(2)O_(3)/diamond heterostructure TCAD physical model,which is revised by repeated comparison with the experimental data from the *** both Ga_(2)O_(3)and diamond are ultra-wide bandgap semiconductor materials,the Ga_(2)O_(3)/diamond SAM-APD shows good solar-blind detection ability,and the corresponding cutoff wavelength is about 263 *** doping distribution and the electric field distribution of the SAM-APD are discussed,and the simulation results show that the gain of the designed device can reach 5×10^(4)and the peak responsivity can reach a value as high as 78 A/W.

A framework for investigating the air quality variation characteristics based on the monitoring data: Case study for beijing during 2013–2016

In this study, an analysis framework based on the regular monitoring data was proposed for investigating the annual/inter-annual air quality variation and the contributions from different factors(i.e., seasons, pollution periods and airflow directions), through a case study in beijing from 2013 to 2016. The results showed that the annual mean concentrations(MC) of PM_(2.5), SO_2, NO_2 and CO had decreased with annual mean ratios of 7.5%, 28.6%, 4.6%and 15.5% from 2013 to 2016, respectively. Among seasons, the MC in winter contributed the largest fractions(25.8%～46.4%) to the annual MC, and the change of MC in summer contributed most to the inter-annual MC variation(IMCV) of PM_(2.5) and NO2. For different pollution periods, gradually increase of frequency of S-1(PM_(2.5), 0～ 75 μg/m^3) made S-1 become the largest contributor(28.8%) to the MC of PM_(2.5) in 2016, it had a negative contribution(-13.1%) to the IMCV of PM_(2.5); obvious decreases of frequencies of heavily polluted and severely polluted dominated(44.7% and 39.5%) the IMCV of PM_(2.5). For different airflow directions, the MC of pollutants under the south airflow had the most significant decrease(22.5%～62.5%), and those decrease contributed most to the IMCV of PM_(2.5)(143.3%),SO2(72.0%), NO_2(55.5%) and CO(190.3%); the west airflow had negative influences to the IMCV of PM_(2.5), NO_2 and CO. The framework is helpful for further analysis and utilization of the large amounts of monitoring data; and the analysis results can provide scientific supports for the formulation or adjustment of further air pollution mitigation policy.

Cytokinesis is the last step of the M （mitosis） phase, yet it is crucial for the faithful division of one cell into two. Cytokinesis failure is often associated with cancer. Cytoldnesis can be morphologically divided into four steps： cleavage furrow initiation, cleavage furrow ingression, midbody formation and abscission. Molecular studies have revealed that RhoA as well as its regulators and effectors are im- portant players to ensure a successful cytokinesis. At the same time, Polo-like kinase 1 （Plkl） is an important kinase that can target many substrates and carry out different functions during mitosis, including cytokinesis. Recent studies are beginning to unveil a closer tie be- tween Plkl and RhoA networks. More specifically, Plkl phosphorylates the centralspindlin complex Cyk4 and MKLPI/CHO1, thus re- cruiting RhoA guanine nucleotide-exchange factor （GEF） Ect2 through its phosphopeptide-binding BRCT domains. Ect2 itself can be phosphorylated by Plkl in vitro. Plkl can also phosphorylate another GEF MyoGEF to regulate RhoA activity. Once activated, RhoA-GTP will activate downstream effectors, including ROCK1 and ROCK2. ROCK2 is among the proteins that associate with Plkl Polo-binding domain （PBD） in a large proteomic screen, and Plkl can phosphorylate ROCK2 in vitro. We review current understandings of the interplay between Plkl, RhoA proteins and other proteins （e.g., NudC, MKLP2, PRC 1, CEP55） involved in cytokinesis, with particular emphasis of its clinical implications in cancer.
