We report on i.GaAs quantum di.ks （QDks） controllably formed on the top （001） facet of nano-patterned GaAs pyrami.al platforms. The QDks exhi.i. pyrami.al shape wi.h speci.l facets and vari.d di.ensi.ns, dependi.g on the GaAs pyrami.al buffer and the amount of i.GaAs deposi.ed. The formati.n of QDks i. explai.ed by the overgrowth of an i.GaAs layer and thereafter coalescence of small i.GaAs i.lands. Photolumi.escence （PL） characteri.ti.s of ensemble QDks and exci.on features of i.di.i.ual QDks together demonstrate that we may achi.ve a transi.i.n from zero-di.ensi.nal （0D） to two-di.ensi.nal （2D） quantum structure wi.h i.creasi.g QDk si.e. Thi. transi.i.n provi.es the flexi.i.i.y to conti.uously tai.or the di.ensi.nali.y and subsequently the quantum confi.ement of semi.onductor nanostructures vi. si.e-controlled self-assembled epi.axy for devi.e appli.ati.ns based on si.gle quantum structures.

Strai. engi.eeri.g as one of the most powerful techni.ues for tuni.g opti.al and electroni. properti.s of i.i.ni.ri.es requi.es reli.ble methods for strai. *** thi. work,we reveal,that the li.ear model based on the experi.ental data li.i.ed to wi.hi. a small range of bi.xi.l strai.s(i.h i. wi.ely used for the non-destructi.e Raman study of strai. wi.h nanometer-scale spati.l resoluti.n i. not vali. for the bi.ary wurtzi.e-structure group-i.i.ni.ri.es GaN and ***,we found that the di.crepancy between the experi.ental values of strai. and those calculated vi. Raman spectroscopy i.creases as the strai. i. both GaN and AlN ***,a new model has been developed to descri.e the strai.-i.duced Raman frequency shi.t i. GaN and AlN for a wi.e range of bi.xi.l strai.s(up to 2.5%).Fi.ally,we proposed a new approach to correlate the Raman frequency shi.t and strai.,whi.h i. based on the latti.e coherency i. the epi.axi.l layers of superlatti.e structures and can be used for a wi.e range of materi.ls.
