Depolarization mitigated in ferroelectric Hf_(0.5)Zr_(0.5)O_(2)ultrathin films(<5 nm)on Si substrate by interface engineering

(Hf,Zr)O_(2)offers considerable potential for next-generation semiconductor devices owing to its nonvolatile spontaneous polarization at the ***,scaling this material to sub-5 nm thickness poses several challenges,including the formation of an interfacial layer and high trap *** particular,a low-k SiO_(2)interfacial layer is naturally formed when(Hf,Zr)O_(2)films are directly grown on a Si substrate,leading to high depolarization fields and rapid reduction of the remanent *** address these issues,we conducted a study to significantly improve ferroelectricity and switching endurance of(Hf,Zr)O_(2)films with sub-5 nm thicknesses by inserting a TiO_(2)interfacial *** deposition of a Ti film prior to Hf_(0.5)Zr_(0.5)O_(2)film deposition resulted in a high-k TiO_(2)interfacial layer and prevented the direct contact of Hf_(0.5)Zr_(0.5)O_(2)with *** findings show that the high-k TiO_(2)interfacial layer can reduce the SiO_(2)/Si interface trap density and the depolarization field,resulting in a switchable polarization of 60.2μC/cm^(2)for a 5 nm thick Hf_(0.5)Zr_(0.5)O_(2)***,we propose that inserting a high-k TiO_(2)interfacial layer between the Hf_(0.5)Zr_(0.5)O_(2)film and the Si substrate may offer a promising solution to enhancing the ferroelectricity and reliability of(Hf,Zr)O_(2)grown on the Si substrate and can pave the way for next-generation semiconductor devices with improved performance.

A continuous exponential rise has been observed in the storage and processing of the data that may not curtail in the foreseeable *** required data processing speed and power consumption are restricted by the buses between the logic and memory devices that are characteristic of the von Neumann computing ***-mimicking neuromorphic computing has garnered considerable academic and industrial interest to resolve these ***,devices based on emerging nonvolatile memories capable of mimicking the behaviors of synapses and neurons,which are the main elements in biological computing systems(brains),are attracting significant interest from the device *** the discovery of ferroelectricity in fluorite-structured oxides,such as HfO2 and ZrO2,which are compatible with the state-of-the-art complementary-metal-oxide-semiconductor processes,ferroelectric devices have rapidly evolved as the main direction of these research and development *** science related to fluorite-structured ferroelectrics has been intensively studied over the last *** present,the focus is gradually moving to practical applications,including neuromorphic computing and advanced classical processing or memory units in the conventional von Neumann ***,despite its rapid development,the wealth of recent progress in neuromorphic computing devices based on fluorite-structured ferroelectrics has not been reviewed and *** progress report comprehensively reviews and systemizes the recent progress in artificial synaptic and spiking neuron devices for neuromorphic computing based on fluorite-structured ferroelectrics.

Body-Shaping Membrane to Regenerate Breast Fat by Elastic Structural Holding

Tissue regeneration requires structural holding and movement support using tissue-type-specific aids such as bone casts,skin bandages,and joint ***,an unmet need exists in aiding breast fat regeneration as the breast moves following continuous body motion by exposing the breast fat to dynamic ***,the concept of elastic structural holding is applied to develop a shape-fitting moldable membrane for breast fat regeneration(“adipoconductive”)after surgical defects are *** membrane has the following key characteristics:(a)It contains a panel of honeycomb structures,thereby efficiently handling motion stress through the entire membrane;(b)a strut is added into each honeycomb in a direction perpendicular to gravity,thereby suppressing the deformation and stress concentration upon lying and standing;and(c)thermo-responsive moldable elastomers are used to support structural holding by suppressing large deviations of movement that occur *** elastomer became moldable upon a temperature shift above T_(m).The structure can then be fixed as the temperature *** a result,the membrane promotes adipogenesis by activating mechanotransduction in a fat miniature model with pre-adipocyte spheroids under continuous shaking in vitro and in a subcutaneous implant placed on the motion-prone back areas of rodents in vivo.

Boosted Lithium-Ion Transport Kinetics in n-Type Siloxene Anodes Enabled by selective Nucleophilic Substitution of Phosphorus

Doped two-dimensional(2D)materials hold significant promise for advancing many technologies,such as microelectronics,optoelectronics,and energy ***,n-type 2D oxidized Si nanosheets,namely n-type siloxene(n-SX),are employed as Li-ion battery *** thermal evaporation of sodium hypophosphite at 275℃,P atoms are effectively incorporated into siloxene(SX)without compromising its 2D layered morphology and unique Kautsky-type crystal ***,selective nucleophilic substitution occurs,with only Si atoms being replaced by P atoms in the O_(3)≡Si-H *** resulting n-SX possesses two delocalized electrons arising from the presence of two electron donor types:(i)P atoms residing in Si sites and(ii)H *** doping concentrations are varied by controlling the amount of precursors or their mean free *** at 2000 mA g^(-1),the n-SX electrode with the optimized doping concentration(6.7×10^(19) atoms cm^(-3))delivers a capacity of 594 mAh g^(-1) with a 73%capacity retention after 500 *** improvements originate from the enhanced kinetics of charge transport processes,including electronic conduction,charge transfer,and solid-state *** approach proposed herein offers an unprecedented route for engineering SX anodes to boost Li-ion storage.

Hyperreflective photonic crystals created by shearing colloidal dispersions at ultrahigh volume fraction

Colloidal crystallization serves as one of the most economic and scalable production methods for photonic ***,insufficient optical performance,nonuniformity and low reproducibility remain challenges for advanced high-value *** this study,we optimally formulate a photocurable dispersion of silica particles and apply shear flow to unify the orientation of the colloidal crystals,ensuring high optical performance and *** silica particles experience strong repulsion at ultrahigh volume fractions of 50%but demonstrate low mobility,leading to polycrystalline *** shear flow to the dispersions allows the silica particles to rearrange into larger crystalline domains with a unidirectional orientation along the *** shear-induced structural change produces absolute reflectivity at the stopband as high as 90%and a high transparency of 90%at off-resonant wavelengths with minimal diffusive ***,the strong interparticle repulsion ensures a uniform volume fraction of particles throughout the dispersion,reducing deviations in the optical *** intricately micropattern the photocurable dispersions using ***,the photonic films and patterns can be stacked to form multiple layers,displaying mixed structural colors and multiple reflectance peaks without sacrificing *** superior photonic materials hold promise for various optical applications,including optical components and anticounterfeiting patches.

Two distinct subpopulations of marginal zone B cells exhibit differential antibody-producing capacities and radioresistance

We investigated the effects of the multilayer polymer-clay nanohybrid passivation films on the stability of pentacene organic thin-film transistors （OTFTs） exposed to air and UV irradiation. Well-ordered multilayer films were deposited by the spin-assisted layer-by-layer assembly method using photocrosslinkable poly（vinyl alcohol） with the N-methyl-4（4＇-formylstyryl）pyridinium methosulfate acetal group （SbQ-PVA） and Na＋-montmorillonite in a water-based solution process. When photocrosslinked, these SbQ-PVA/clay multilayers were found to serve as excellent barriers to 02 and UV-light. Moreover, when used as passivation layers, they enhanced the stability of pen- tacene OTFT devices exposed to air and UV radiation.
