The crys.als.we us.d are gro.n by a mo.ified Bridgman technique and po.0}es. p-type co.ductivity. The energy gap has.been fo.nd to.be 1.63 eV, whereas.the io.izatio. energy is.0.25 eV. The variatio.s.o. the Hall mo.ility as.well as.the carrier co.centratio. with temperature have been inves.igated. The s.attering mechanis.s.o. the carder are checked o.er the who.e inves.igated temperature range. Furthermo.e, the diffus.o. co.fficient, relaxatio. time, and diffus.o. length o. ho.es.are es.imated.
