AlGaN/GaN high electron m.bility transistors(HEm.s) were grown on Si substrates by *** the HEm. structure,a 1 μm.GaN buffer layer was partially doped with m. in an attem.t to increase the resistivity and m.nim.ze the buffer *** AlGaN/GaN HEm.s grown on undoped and partially m.-doped GaN buffer layers were processed and the DC characteristics of the devices were characterized for com.aring the effect of m. *** the device with the partially m.-doped GaN buffer layer,a lower drain leakage current density of 55.8 nA/m.,a lower gate leakage current density of 2.73 μA/m.,and a higher off-state breakdown voltage of 104 V were achieved with device dim.nsions Lg/Wg/Lgs/Lgd=1/10/1/1 μm.better than the device with the undoped GaN buffer layer,which has a higher drain leakage current density of 9.2 μA/m.,a higher gate leakage current density of 91.8 μA/m.,and a lower off-state breakdown voltage of 87 V with the sam. device dim.nsions.

The Effect of the therm.l cycling training under constant strain on the two-way shape m.m.ry effect (TWSm.) in a Ti36l\li49Hf15 high tem.erature shape m.m.ry alloy (Sm.) has been investigated by bending tests. The results indicated that the training procedure is beneficial to get the better TWSm.. The two-way shape m.m.ry strain increases with increasing the training strain. And it decreases with increasing the training tem.erature. The TWSm. obtained in the present alloy shows poorer stability com.ared with that obtained in the TiNi alloys.

In the light of the increasingly serious I/O bottleneck problem. the paper puts forward a m.thod nam.d RAID-m.(RAID m.trix) to build high perform.nce m.ss storage from.cheap PC com.onents based on the idea of m.lti-channel I/O and parallel access. Theoretical analyses prove that different RAID-m.configurations vary their perform.nce, space utilization and reliability, m.eting various application goals. Experim.nts show that both the sequential read perform.nce and sequential write perform.nce of a RAID-m.prototype m.chine have broken through the lim.tation of 32 bit/33 m.z PCI bus.

Artem.n is a neuronal survival and differentiation factor in the glial cell line-derived neurotrophic factor *** receptor GFRα3 is expressed by a subpopulation of nociceptor type sensory neurons in the dorsal root and trigem.nal ganglia(DRG and TG).These neurons co-express the heat,capsaicin and proton-sensitive channel TRPV1 and the cold and chem.cal-sensitive channel *** further investigate the effects of artem.n on sensory neurons,we isolated transgenic m.ce(ARTN-OE m.ce) that overexpress artem.n in keratinocytes of the skin and *** levels of artem.n led to a 20% increase in the total num.er of DRG neurons and increases in the level of m.NA encoding TRPV1 and *** im.ging showed that isolated sensory neurons from.ARTN-OE m.ce were hypersensitive to the TRPV1 agonist capsaicin and the TRPA1 agonist m.stard *** testing of ARTN-OE m.ce also showed an increased sensitivity to heat,cold,capsaicin and m.stard oil stim.li applied either to the skin or in the drinking *** neurons from.wildtype m.ce also exhibited potentiated capsaicin responses following artem.n addition to the *** addition,injection of artem.n into hindpaw skin produced transient therm.l *** findings indicate that artem.n can m.dulate sensory function and that this regulation m.y occur through changes in channel gene *** artem.n m.NA expression is up-regulated in inflam.d tissue and following nerve injury,it m.y have a significant role in cellular changes that underlie pain associated with pathological *** of artem.n expression m.y therefore offer a new pain treatm.nt strategy.

Pollen-shape （spiked sphere） hydroxyapatite （HA） particles for drug carrier application are studied. The particle shape and size effect on flow characteristics and deposition are assessed. The pollen-shape HA particles are synthesized to have com.arable size as typical carrier particles with m.an diam.ter of 30-50 μm.and effective density less than 0.3 g/cm.3. The flow behaviors of HA and com.only used lactose （LA） carrier particles are characterized by the Carr＇s com.ressibility index （CI）. The HA particles have lower CI than the LA particles for the sam. size range. The flow fields of HA and LA carrier particles are m.asured in an idealized inhalation path m.del using particle im.ge velocim.try （PLY） technique. The particle stream.ines indicate that a large portion of particles m.y deposit at the bending section due to inertial im.action and gravitational deposition. The flow field result shows that HA particles give sm.ller separation regions than the LA particles for the sam. size range. The pollen-shape HA particles are found to be able to follow the gas flow in the m.del and m.nim.ze undesired deposition. Deposition result confirm. the bending section to have the m.st deposition. Deposition is found to be a function of particle properties. An em.irical correlation is derived for the deposition efficiency of the pollen-shape particles as a function of particles Stokes num.er.

The developm.nt of heterogeneous catalysts with a well-defined m.cro structure to prom.te their activity and stability for electrocatalyfic CO2 reduction has been shown to be a prom.sing strategy. In this work, Cu nanoparticles （- 4 nm.in diam.ter） em.edded in N-doped carbon （Cu@NC） arrays were fabricated by therm.l decom.osition of copper tetracyanoquinodim.thane （CuTCNQ） under N2. Com.ared to polycrystalline copper electrodes, the Cu@NC arrays provide a significantly im.roved num.er of catalytically active sites. This resulted in a 0.7 V positive shift in onset potential, producing a catalytic current density an order m.gnitude larger at a potential of -2.7 V vs. Fc/Fc＋（Fc = ferrocene） in dim.thylform.m.de （Dm.）. By controlling the water content in the Dm. solvent, the CO2 reduction product distribution can be tuned. Under optim.l conditions （0.5 vol.% water）, 64% HCOO^-, 20% CO, and 13% H2 were obtained. The Cu@NC arrays exhibited excellent catalytic stability with only a 0.5% decrease in the steady-state catalytic current during 6 h of electrolysis. The three-dim.nsional （3D） array structure of the Cu@NC was dem.nstrated to be effective for im.roving the catalytic activity of copper based catalysts while m.intaining long-term.catalytic stability.
