This study uses atomic layer deposition(ALD)to grow Ga_(2)O_(3)films on SiO_(2)substrates and investigates the influence of film thickness and annealing temperature on film *** diode devices are fabricated based on the grown Ga_(2)O_(3)films,and the effects of annealing temperature,electrode size,and electrode spacing on the electrical characteristics of the devices are *** results show that as the film thickness increases,the breakdown voltage of the fabricated devices also increases.A Schottky diode with a thickness of 240 nm can achieve a reverse breakdown voltage of 300 *** film quality significantly improves as the annealing temperature of the film *** a voltage of 5 V,the current of the film annealed at 900℃is 64 times that of the film annealed at 700℃.The optimum annealing temperature for Ohmic contact electrodes is 450℃.At 550℃,the Ohmic contact metal tends to burn,and the performance of the device is *** the electrode spacing increases the forward current of the device but decreases the reverse breakdown *** the Schottky contact electrode size increases the forward current,but the change is not significant,and there is no significant change in the reverse breakdown *** device also performs well at high temperatures,with a reverse breakdown voltage of 220 V at 125℃.

High qualityβ-Ga_(2)O_(3)single crystal nanobelts with length of 2−3 mm and width from tens of microns to 132μm were synthesized by carbothermal reduction *** on the grown nanobelt with the length of 600μm,the dual-Schottky-junctions coupling device(DSCD)was *** to the electrically floating Ga_(2)O_(3)nanobelt region coupling with the double Schottky-junctions,the current I_(S2)increases firstly and rapidly reaches into saturation as increase the voltage V_(S2).The saturation current is about 10 pA,which is two orders of magnitude lower than that of a single *** the case of solar-blind ultraviolet(UV)light irradiation,the photogenerated electrons further aggravate the coupling physical mechanism in device.I_(S2)increases as the intensity of UV light *** the UV light of 1820μW/cm^(2),I_(S2)quickly enters the saturation *** V_(S2)=10 V,photo-to-dark current ratio(PDCR)of the device reaches more than 104,the external quantum efficiency(EQE)is 1.6×10^(3)%,and the detectivity(D*)is 7.5×10^(12)*** addition,the device has a very short rise and decay times of 25−54 ms under different positive and negative *** shows unique electrical and optical control characteristics,which will open a new way for the application of nanobelt-based devices.

In this work,β-Ga_(2)O_(3)thin films were grown on SiO_(2)substrate by atomic layer deposition(ALD)and annealed in N_(2)atmosphere to enhance the crystallization quality of the thin films,which were verified from X-rays diffraction(XRD).Based on the grownβ-Ga_(2)O_(3)thin films,vertical metal-semiconductor-metal(MSM)interdigital photodetectors(PDs)were fabricated and *** PDs have an ultralow dark current of 1.92 pA,ultra-high photo-to-dark current ratio(PDCR)of 1.7×10^(6),and ultra-high detectivity of 4.25×10^(14)Jones at a bias voltage of 10 V under 254 nm deep ultraviolet(DUV).Compared with the horizontal MSM PDs under the same process,the PDCR and detectivity of the fabricated vertical PDs are increased by 1000 times and 100 times,*** addition,the vertical PDs possess a high responsivity of 34.24 A/W and an external quantum efficiency of 1.67×10^(4)%,and also exhibit robustness and repeatability,which indicate excellent *** the effects of electrode size and external irradiation conditions on the performance of the vertical PDs continued to be investigated.

为明确发酵野生猕猴桃果酒的优势酵母,以猕猴桃为原料,采用前期分离的野生猕猴桃酿酒酵母A12-2、BL20及两种商用酵母为发酵剂,在相同试验条件和工艺下,通过对比前发酵和后发酵过程中猕猴桃酒总酸、酒精度、V_(C)、挥发性香气成分等理化指标及感官评价得分,分析野生猕猴桃酿酒酵母A12-2、BL20酿造猕猴桃果酒的产品特性。结果表明:与商用酵母相比,野生猕猴桃酿酒酵母A12-2和BL20的发酵能力优于商用酵母,其中,野生猕猴桃酿酒酵母BL20酿造的果酒V_(C)含量最高、风味最优。野生猕猴桃酿酒酵母BL20酿造的猕猴桃果酒:总酸为18.16 g/L,可溶性固形物为8.5°Brix,V_(C)含量为95.4 g/L,pH为3.72,酒精度为13.7%vol,所测正己酸乙酯、丁酸乙酯、乙酸丁酯、乳酸乙酯和正己醇含量分别为1.80、28.5、0.25、2.00和1.66 mg/L,感官评价得分为86。初步判定野生猕猴桃酿酒酵母BL20更适于酿造猕猴桃果酒。

Data exchange between different mode channels is essential in the optical communication network with mode-division multiplexing(MDM).However,there are challenges in realizing mode exchange with low insert loss,low mode crosstalk,and high ***,we designed and fabricated a mode exchange device based on multiplane light conversion(MPLC),which supports the transmission of LP01,LP11a,LP11b,and LP21 modes in the C-band and *** simulated exchanged mode purities are greater than 85%.The phase masks were fabricated on a silicon substrate to facilitate the integration with optical systems,with an insert loss of less than 2.2 dB and mode crosstalk below-21 dB due primarily to machining inaccuracies and alignment *** carried out an optical communication experiment with 10 Gbit/s OOK and QPSK data transmission at the wavelength of 1550 nm and obtained excellent performance with the *** paves the way for flexible data exchange as a building block in MDM optical communication networks.

以面条冷冻面团为研究对象,探究解冻时间、解冻温度、解冻湿度对冷冻面团面条蒸煮损失率、吸水率与感官品质的影响,并以蒸煮损失率与感官得分为指标,在单因素实验的基础上采用响应面法优化面条冷冻面团的解冻工艺。结果表明:影响冷冻面团面条蒸煮损失率的因素大小依次为解冻时间>解冻温度>解冻湿度,影响冷冻面团面条感官得分的因素大小依次为解冻时间>解冻湿度>解冻温度。采用线性加权法对2个指标进行加权分配得到面条冷冻面团的最佳解冻工艺为解冻时间56.5 min、解冻湿度74%、解冻温度36℃。

A Schottky diode with a thickness of 240 nm can achieve a reverse breakdown voltage of 300 V. The film quality significantly improves as the annealing temperature of the film increases. At a voltage of 5 V， the current of the film annealed at 900℃ is 64 times that of the film annealed at 700℃. The optimum annealing temperature for Ohmic contact electrodes is 450℃. Reducing the electrode spacing increases the forward current of the device but decreases the reverse breakdown voltage. 考虑破岩开挖对岩体产生的扰动损伤效应,引入基于岩体波速的Hoek-Brown强度准则。以室内岩石物理力学参数和声波测试数据为基础,利用波速与地质强度指标GSI、扰动损伤因子D间的关系,计算破碎岩体悬臂式掘进机机械开挖卸荷扰动后的岩体力学参数。通过FLAC模拟机械开挖断面尺寸分别为3 m×3 m、4 m×4 m、5 m×5 m的进路,分析回采进路的破坏现象和破坏形式。结合矿山生产需求、悬臂式掘进机行走转弯要求、数值模拟分析结果及现场实施的安全性,推荐悬臂式掘进机机械开采方式下的回采进路断面尺寸为:宽度3.5~4 m,高度3.5~4 m。
