Fabrication and integration of photonic devices for phase-change memory and neuromorphic computing

In the past decade,there has been tremendous progress in integrating chalcogenide phase-change materials(PCMs)on the silicon photonic platform for non-volatile memory to neuromorphic in-memory computing applications.In particular,these non von Neumann computational elements and systems benefit from mass manufacturing of silicon photonic integrated circuits(PICs)on 8-inch wafers using a 130 nm complementary metal-oxide semiconductor line.Chip manufacturing based on deep-ultraviolet lithography and electron-beam lithography enables rapid prototyping of PICs,which can be integrated with high-quality PCMs based on the wafer-scale sputtering technique as a back-end-of-line process.In this article,we present an overview of recent advances in waveguide integrated PCM memory cells,functional devices,and neuromorphic systems,with an emphasis on fabrication and integration processes to attain state-of-the-art device performance.After a short overview of PCM based photonic devices,we discuss the materials properties of the functional layer as well as the progress on the light guiding layer,namely,the silicon and germanium waveguide platforms.Next,we discuss the cleanroom fabrication flow of waveguide devices integrated with thin films and nanowires,silicon waveguides and plasmonic microheaters for the electrothermal switching of PCMs and mixed-mode operation.Finally,the fabrication of photonic and photonic–electronic neuromorphic computing systems is reviewed.These systems consist of arrays of PCM memory elements for associative learning,matrix-vector multiplication,and pattern recognition.With large-scale integration,the neuromorphic photonic computing paradigm holds the promise to outperform digital electronic accelerators by taking the advantages of ultra-high bandwidth,high speed,and energy-efficient operation in running machine learning algorithms.

Research on Scheduling Strategy of Flexible Interconnection Distribution Network Considering Distributed Photovoltaic and Hydrogen Energy Storage

Distributed photovoltaic(PV)is one of the important power sources for building a new power system with new energy as the main body.The rapid development of distributed PV has brought new challenges to the operation of distribution networks.In order to improve the absorption ability of large-scale distributed PV access to the distribution network,the AC/DC hybrid distribution network is constructed based on flexible interconnection technology,and a coordinated scheduling strategy model of hydrogen energy storage(HS)and distributed PV is established.Firstly,the mathematical model of distributed PV and HS system is established,and a comprehensive energy storage system combining seasonal hydrogen energy storage(SHS)and battery(BT)is proposed.Then,a flexible interconnected distribution network scheduling optimization model is established to minimize the total active power loss,voltage deviation and system operating cost.Finally,simulation analysis is carried out on the improved IEEE33 node,the NSGA-II algorithm is used to solve specific examples,and the optimal scheduling results of the comprehensive economy and power quality of the distribution network are obtained.Compared with the method that does not consider HS and flexible interconnection technology,the network loss and voltage deviation of this method are lower,and the total system cost can be reduced by 3.55%,which verifies the effectiveness of the proposed method.

Microstructure,Properties,and Grain Growth Kinetics of Mo-5Ta Refractory Sputtering Targets Prepared by SPS

Mo-5Ta targets were prepared by the spark plasma sintering(SPS)technology under the sintering temperatures of 1400-1600℃,the holding times of 0-20 min,and the axial pressure of 30 MPa.The microstructure,performance,and grain growth kinetics of Mo-5Ta sputtering targets were studied.With the increase of sintering temperatures and times,Ta can more dissolve in Mo and form a Mo(Ta)solid solution.The grain sizes of Mo-5Ta targets remain unchanged at low temperatures(1400-1500℃)while increasing significantly at high temperature(1600℃)with the extension of the holding time.In addition,the densities and Vickers hardness(HV_(0.5))first ascend and then decrease with sintering proceeding.The thermal conductivity is positively correlated with the grain size and density,as a result of their joint action.Based on the comprehensive analysis,the grain growth is dominated by the combination of boundary diffusion and volume diffusion.When n=2,the activation energies of grain growth under holding times of 5,10,20 min are calculated as 762.70,617.86,and 616.52 kJ/mol,respectively.

针对高海拔严寒地区隧道冻害问题,结合隧道冻害的相关研究,从冻害类型及原因分析、冻害机制、温度场、处置措施等4个方面的现状进行阐述和分析,对当前研究存在的不足和未来的发展方向进行探讨。主要成果为:1)通过对高海拔严寒地区隧道工程实例进行分析,总结4种冻害类型及4种冻害原因;2)基于含水风化层冻胀理论、整体性围岩冻胀理论、衬砌背后积水冻胀理论、裂隙水冻胀理论等4种冻胀理论,建立多年冻土区以整体性围岩冻胀理论为主、季冻区以裂隙水冻胀理论为主的多理论联合分析的方法;3)温度场研究方法分为现场监测、理论解析、模型试验、数值模拟等4种,其中现场监测是对洞内外温度进行监测,而理论分析、模型试验、数值模拟则是对监测结果进行验证分析;4)冻害处置措施有防排水措施、保温防寒措施、抗冻措施等3种,防冻的关键是将三者相结合进行综合治理;5)指出冻害机制适用性、温度场研究方法现状、处置措施适用性等方面的不足,未来应在高海拔严寒地区建立多种冻胀理论、多种研究方法综合应用的研究体系,并在隧道防排水、保温防寒、抗冻等方面给出处置措施。

An adaptive path selection model for WSN multipath routing inspired by metabolism behaviors

In multipath routing of wireless sensor network(WSN), greedy path selection is always prone to cause path oscillation(frequent path changes) between each couple of sensor and sink nodes. To alleviate the side effect, we propose an adaptive path selection model(called a WSN path selection model based on the adaptive response by attractor selection(ARAS) model(WARAS)) inspired by metabolism behaviors of Escherichia Coli.The model consists of two main features. The first one is a new formula for a parameter called path-activity used to indicate adaptation goodness of multipath traffic transmission in dynamic network environments, which is inversely proportional to absolute value of difference between current path quality and best path quality.The second one is a novel attractor expression for attractors of multi-attractor equations to concretely specify stochastic effect of noise items in the equations on the path selection. Then, in an experimental WSN scenario composed of many source nodes and their shared neighbor nodes, we validate a dynamic-adaptive selection characteristic of the WARAS on distributing loads of the neighbor nodes. Subsequently, we design a path quality probe scheme in a multipath ad hoc on-demand distance vector routing(AODV) protocol. Compared with the greedy path selection through the path quality probe scheme, simulation results show the WARAS can perform better on reducing network delay and the path oscillation.

Numerical and experimental study of magnetic fluid seal with large sealing gap and multiple magnetic sources

To improve the pressure capability of magnetic fluid seal with more than a 0.25 mm single edge gap,a magnetic fluid sealing structure with multiple magnetic sources which has five permanent magnets was designed.Magnetic field distributions under the pole pieces of the magnetic fluid seal with single and multiple magnetic sources were simulated by finite element method and its sealing pressure difference could be calculated according to the theoretical formula of the magnetic fluid seal.The effects of sealing gap height and magnetic source amount on the sealing capability were investigated experimentally.The theoretical and experimental results were compared,analyzed and discussed.The results demonstrated that the magnetic fluid seal with multiple magnetic sources was an effective method to improve the sealing capability for the rotary shaft with large gaps.The theoretical results agreed well with the experimental results when the height of the single edge gap was equal to 0.4 mm.However,it was found that when the height of the single edge gap was larger than 0.4 mm,the difference between the theoretical values and experimental values increased with the gap height because part of magnetic source had less or even no effect on magnetic fluid sealing capability.

如今,无人机(UAVs)在军用民用领域得到大规模应用,在无人机带来便利的同时也带来了巨大的安全隐患。针对无人机的探测识别技术逐渐成为研究热点,传统的无人机探测方法主要是通过获取雷达回波信号、无人机声音信号和光电信号的方式对无人机进行探测。然而,这类方法往往容易受到环境影响具有一定的局限性,无法对无人机进行精确的定位和识别。该文提出一种基于多维信号特征的无人机识别方法,该方法首先通过自适应三角阈值法从接收到的无线信号中探测并筛选出无人机信号,同时解析获取的无线信号的信道状态信息(CSI)。然后,利用正交匹配追踪算法(OMP)进行参数估计来获取无人机的位置信息对无人机进行定位。最后,提取无人机信号中的盒维数和径向积分双谱(RIB)来对无人机进行分类识别。通过实验,该方法对无人机的3维定位精度小于1 m,对无人机的分类识别精度最高能达到100%。

A load balancing multi-path routing scheme based on effective voids for optical burst switching networks

Multi-path routing in the optical burst switching(OBS) networks can reduce the burst loss probability(BLP) by distributing the data burst traffic to multiple paths, compared with single path routing. Unlike the other multi-path routing schemes without considering the carrying capability of the routes, a new multi-path routing scheme based on effective voids(MPEV) is proposed to balance the load of multi-path and reduce the BLP in the paper. MPEV scheme first obtains the information on effective voids of the bottleneck link of multipath by sending a probe packet periodically. The effective voids can accommodate data bursts and accurately represent the available channel resource that is the main determinant of the BLP for OBS networks without optical random access memory. Then MPEV scheme distributes the burst traffic between an ingress node and an egress node to multiple link-disjoint paths by the ratio of the effective voids. More traffic is distributed to the path that has more effective voids, and vice versa. And the distributed amount is proportional to the effective voids of the bottleneck link. So MPEV scheme can balance the load of multi-path routes and can effectively reduce the BLP by avoiding the high load of a single path. And it is easy to implement and agilely adapt to dynamic network traffic. The performance of MPEV scheme is analyzed by queuing theory and is evaluated by simulation. The numerical results show that the proposed scheme can effectively reduce the BLP and balance the traffic load over multiple paths at the same time.

无人机(unmanned aerial vehicle,UAV)因其机动、灵活的特点被广泛地应用于搜索、跟踪等任务。在任务执行过程中会产生的大量数据,通过机器学习(machine learning,ML)算法加以利用,可以显著提高无人机集群的智能。联邦学习(federated learning,FL)作为一种分布式机器学习架构,因训练过程中只需要进行模型参数传输,更加适用于带宽和能量预算有限的无人机网络。为充分发挥无人机网络中联邦学习的优势,从影响训练能耗的带宽、计算频率、联邦学习精度和训练延迟等因素进行建模,通过联合优化训练参数设置、无人机轨迹、无人机网络中通信以及计算资源分配来最小化联邦学习整体的训练能耗。提出的联合优化算法将所建模的混合整数非线性规划问题(mixed integer nonlinear integer programming problem,MINLP)分解为三个子问题,并对非凸的子问题进行转化,通过逐次凸逼近(successive convex approximation,SCA)和块坐标下降等方式求得问题的次优解。仿真结果表明,在满足训练精度、无人机运动和联邦学习延迟等约束的基础上,提出的算法与现有的联合训练与资源优化的方案相比,降低无人机的整体训练能耗15%以上。

HTTP-sCAN:Detecting HTTP-Flooding Attack by Modeling Multi-Features of Web Browsing Behavior from Noisy Web-Logs

HTTP-flooding attack disables the victimized web server by sending a large number of HTTP Get requests.Recent research tends to detect HTTP-flooding with the anomaly-based approaches,which detect the HTTP-flooding by modeling the behavior of normal web surfers.However,most of the existing anomaly-based detection approaches usually cannot filter the web-crawling traces from unknown searching bots mixed in normal web browsing logs.These web-crawling traces can bias the base-line profile of anomaly-based schemes in their training phase,and further degrade their detection performance.This paper proposes a novel web-crawling tracestolerated method to build baseline profile,and designs a new anomaly-based HTTP-flooding detection scheme(abbr.HTTP-sCAN).The simulation results show that HTTP-sCAN is immune to the interferences of unknown webcrawling traces,and can detect all HTTPflooding attacks.
