Defects evolution in n-type 4H-SiC induced by electron irradiation and annealing

Radiation damage produced in 4H-SiC by electrons of different doses is presented by using multiple characterization techniques. Raman spectra results indicate that SiC crystal structures are essentially impervious to 10 Me V electron irradiation with doses up to 3000 kGy. However, irradiation indeed leads to the generation of various defects, which are evaluated through photoluminescence(PL) and deep level transient spectroscopy(DLTS). The PL spectra feature a prominent broad band centered at 500 nm, accompanied by several smaller peaks ranging from 660 to 808 nm. The intensity of each PL peak demonstrates a linear correlation with the irradiation dose, indicating a proportional increase in defect concentration during irradiation. The DLTS spectra reveal several thermally unstable and stable defects that exhibit similarities at low irradiation doses.Notably, after irradiating at the higher dose of 1000 kGy, a new stable defect labeled as R_(2)(Ec-0.51 eV) appeared after annealing at 800 K. Furthermore, the impact of irradiation-induced defects on SiC junction barrier Schottky diodes is discussed. It is observed that high-dose electron irradiation converts SiC n-epilayers to semi-insulating layers. However, subjecting the samples to a temperature of only 800 K results in a significant reduction in resistance due to the annealing out of unstable defects.

Reconstruction of osteochondral(OC)defects represents an immense challenge due to the need for synchronous regeneration of special stratified tissues.The revolutionary innovation of bioprinting provides a robust method for precise fabrication of tissue-engineered OCs with hierarchical structure;however,their spatial living cues for simultaneous fulfilment of osteogenesis and chondrogenesis to reconstruct the cartilage-bone interface of OC are underappreciated.Here,inspired by natural OC bilayer features,anisotropic bicellular living hydrogels(ABLHs)simultaneously embedding articular cartilage progenitor cells(ACPCs)and bone mesenchymal stem cells(BMSCs)in stratified layers were precisely fabricated via two-channel extrusion bioprinting.The optimum formulation of the 7%GelMA/3%AlgMA hydrogel bioink was demonstrated,with excellent printability at room temperature and maintained high cell viability.Moreover,the chondrogenic ability of ACPCs and the osteogenic ability of BMSCs were demonstrated in vitro,confirming the inherent differential spatial regulation of ABLHs.

Investigation of carbon dioxide photoreduction process in a laboratory-scale photoreactor by computational fluid dynamic and reaction kinetic modeling

The production of solar fuels via the photoreduction of carbon dioxide to methane by titanium oxide is a promising process to control greenhouse gas emissions and provide alternative renewable fuels. Although several reaction mechanisms have been proposed, the detailed steps are still ambiguous, and the limiting factors are not well defined. To improve our understanding of the mechanisms of carbon dioxide photoreduction, a multiphysics model was developed using COMSOL. The novelty of this work is the computational fluid dynamic model combined with the novel carbon dioxide photoreduction intrinsic reaction kinetic model, which was built based on three-steps, namely gas adsorption, surface reactions and desorption, while the ultraviolet light intensity distribution was simulated by the Gaussian distribution model and Beer-Lambert model. The carbon dioxide photoreduction process conducted in a laboratory-scale reactor under different carbon dioxide and water moisture partial pressures was then modeled based on the intrinsic kinetic model. It was found that the simulation results for methane, carbon monoxide and hydrogen yield match the experiments in the concentration range of 10^(−4) mol·m^(–3) at the low carbon dioxide and water moisture partial pressure. Finally, the factors of adsorption site concentration, adsorption equilibrium constant, ultraviolet light intensity and temperature were evaluated.

In situ carbonate U-Pb dating is gaining popularity,and it has great potential for application in petroleum geology.However,the low U content(luated the limitations of in situ carbonate U-Pb dating and proposed a method to rationally determine the laser ablation parameters of samples by improving the experimental approach based on the laser ablation sector field inductively coupled plasma mass spectrometry(LA-SF-ICP-MS).By setting a different spot size and laser frequency for the reference material and unknown samples in the same session based on the U content of the sample,the ablation craters of the reference material and unknown samples were given the same depth/width ratio,avoiding systematic offset caused by differences in down-hole element fractionation and reducing the consume of reference material.Depending on the heterogeneous distribution of U and Pb contents in carbonate minerals,the method of grid screening and setting ablation spots during screening were used to quickly select domains with high U and low common Pb,which improves the efficiency of setting laser spots and the success rate of dating,as well as reduces the experimental time and economic cost.The accuracy and success rate of carbonate U-Pb dating were effectively improved by improving the experimental method,and the technique was applied to two carbonate samples with low U and high common Pb contents that were difficult to date by traditional methods.The two samples are the saddle dolomite in the central Sichuan Basin and the calcite cement in the sandstone reservoir of the Cretaceous Qingshuihe Formation in the South Junggar Basin.The robust ages have been obtained,which constrains the timing of the diagenetic and hydrocarbon accumulation process in the studied

A junction-by-junction feedback-based strategy with convergence analysis for dynamic traffic assignment

By considering the traffic assignment problem as a control problem, this paper develops a new realtime route guidance strategy for accurate convergence of the traffic flows to user equilibrium(UE) or system optimum(SO), in the presence of drivers’ response uncertainties. With the new guidance strategy, the drivers make routing decisions based on the route guidance information from junction to junction. Specifically, instead of total travel cost of every route from origin to destination, the travel cost of every alternative link plus the average cost to destination from the next junction corresponding to the alternative link is sent to the drivers at each specific junction. The drivers’ response to the route guidance information is directly modeled by the splitting rates at the junctions, which are simply negatively correlated with the comparison of related cost information and are able to take into account the drivers’ response uncertainties. With the proposed route guidance strategy, in the case of fixed travel demands, the accurate convergence of the traffic flows to a UE is guaranteed in the presence of drivers’ response uncertainties by using La Salle’s invariance principle. When marginal travel cost information, instead of travel cost information, is sent to the drivers, a system optimum can be achieved under a mild condition on the marginal cost function.

Ultrasound-assisted microfeeding of fine powders

Ultrasonic microfeeding of powders is a new and promising method for use in solid freeforming and pharmaceutical dosing. In this work, computer-controlled microfeeding systems using ultrasonic vibration of a capillary were built. A wide range of controlled, stable rates of flow and switching control were achieved in the acoustic vibration system and uniform powder doses were obtained in the ultrasonic system. Experimental results show that nozzle diameter, transmission fluid depth, waveform, voltage amplitude, frequency and oscillation duration all influence the dose mass. Among these factors, nozzle diameter, voltage amplitude and oscillation duration can be best used to control the dose mass. An artificial neural network （ANN） technique was applied to predict the dose mass. Based on these research results, four types of microfeeding were proposed.

With the development of microarray technology,more and more microarray-based oncology studies have been carried out.Huge amounts of data and the complexity of cancer mechanisms make data analysis methods a much more important part of these studies.In this article,we will mainly focus on the pattern recognition methods used in oncology studies.According to the availability of sample information,the unsupervised methods and supervised methods are reviewed separately.Finally,some possible future directions are proposed.

Accurate interpretation of clutter seismic reflection is of great significance to make clear the structural geometry and kinematics characteristics.Based on field investigations,boreholes and seismic data,forward modeling is carried out under the trishear model of fault-propagated fold principle,and the activity characteristics of the main faults in the study area are quantitatively analyzed using the balanced restoration technique,which may provide important indication for the potential petroleum exploration and development.The results show that separated by Tuziluoke and Tugerming fault,the structural style of the study area can be divided into the deeply buried forelimb,the kink band and the tiny anticline backlimb section.The Tuziluoke fault has been active with strong intensity since the sedimentary period of the Kuqa Formation and,which controls the formation of the growth strata in the deep buried forelimb of the Tuziluoke anticline.The Tugerming fault has been active intermittently since the end of the Jurassic,causing the strata denudation of the Late Jurassic to Paleogene in varying degrees and the development of series of regulating faults.The multi-stage tectonic activities caused the structural high of the anticline migrated from east to west.

Formation condition of deep gas reservoirs in tight sandstones in Kuqa Foreland Basin

Due to the high expense of deep oil and gas exploration,prediction of gas-bearing properties before drilling is crucial for deep gas reservoir of tight sandstone.Deep tight sandstone gas fields in Kuqa Foreland Basin are characterized by high abundance,high gas saturation,high pressure,high and stable yield,which belong to high-efficiency tight gas reservoir.Based on theoretical analysis of controlling factors and mechanisms of gas-bearing properties for tight sandstone gas reservoir,and taking tight sandstone gas fields with high effectiveness such as Dibei,Keshen and Dibei gas fields in Kuqa Foreland Basin as examples,formation condition and mechanism of high-efficiency tight sandstone gas reservoir in Kuqa area are studied through a comparative analysis of typical tight sandstone gas reservoir in Sichuan Basin and Ordos Basin.The results show that the formation condition of deep gas reservoir of tight sandstone in Kuqa foreland basin includes four factors:i.e.,overpressure gas charging,fracture development,“early-oil and late-gas”accumulation process and favorable preservation condition.The overpressure gas charging and fracture development are the most important factors for formation of high-efficiency tight gas reservoirs in Kuqa Foreland Basin.High-quality source rocks,high sourcereservoir pressure difference,and overpressure filling induced thereby are preconditions for formation of tight sandstone with high gas saturation.The fracture development controls gas migration,accumulation,and high yield of tight sandstone gas reservoir.The reservoir wettability changed by the early oil charging is beneficial to late natural gas charging,and the preservation condition of high-quality gypsum cap rocks is the key factor for gas reservoirs to maintain overpressure and high gas saturation.Matching of above four favorable factors leads to the tight sandstone gas reservoir with high abundance,high gas saturation and high gas production in Kuqa Foreland Basin,which is very different from other basins.Under the condition
