In this work,a conventional HfO_(2) gate dielectric layer is replaced with a 3-nm ferroelectric(Fe) HZO layer in the gate stacks of advanced fin field-effect transistors(FinFETs).Fe-induced characteristics,e.g.,negative drain induced barrier lowering(N-DIBL) and negative differential resistance(NDR),are clearly observed for both p-and n-type HZO-based *** characteristics are attributed to the enhanced ferroelectricity of the 3-nm hafnium zirconium oxide(HZO) film,caused by Al doping from the TiAlC capping *** mechanism is verified for capacitors with structures similar to the *** to the enhanced ferroelectricity and N-DIBL phenomenon,the drain current(I_(DS))of the HZO-FinFETs is greater than that of HfO_(2)-FinFETs and obtained at a lower operating ***,circuits based on HZO-FinFET achieve higher performance than those based on HfO_(2)-FinFET at a low voltage drain(V_(DD)),which indicates the application feasibility of the HZO-FinFETs in the ultralow power integrated circuits.

Understanding the quantitative responses of anisotropic dynamic properties in organic-rich shale with different kerogen content(KC)is of great significance in hydrocarbon exploration and *** controlled experiments with a single variable is challenging for natural shales due to their high variations in components,diagenesis conditions,or pore *** employed the hot-pressing technique to construct 11 well-controlled artificial shale with varying *** artificial shale samples were successive machined into prismatic shape for ultrasonic measurements along different *** revealed bedding perpendicular P-wave velocities are more sensitive to the increasing KC than bedding paralleling velocities due to the preferential alignments of *** elastic stiffnesses except C_(13)are generally decreasing with the increasing KC,the variation of C_(1) and C_(33)on kerogen content are more sensitive than those of C_(44)and C_(66).Apparent dynamic mechanical parameters(v and E)were found to have linear correlation with the true ones from complete anisotropic equations independent of KC,which hold value towards the interpretation of well logs consistently across formations,Anisotropic mechanical parameters(ΔE and brittlenessΔB)tend to decrease with the reducing KC,withΔB showing great sensitivity to KC *** the range of low KC(10%)shale,compilation of data from natural organic rich-shales globally verified the similar systematic relationships that can be empirically used to predict the fraction of KC in shales.

BACKGROUND Venoarterial(VA)extracorporeal membrane oxygenation(ECMO),an effective short-term circulatory support method for refractory cardiogenic shock,is widely ***,retrospective analyses have shown that VA-ECMO-assisted cases were associated with a relatively high mortality rate of approximately 60%.Embolization in important organs caused by complications of left ventricular thrombosis(LVT)during VA-ECMO is also an important *** the incidence of LVT during VA-ECMO is not high,the consequences of embolization are *** SUMMARY A 37-year-old female patient was admitted to hospital because of fever for 4 d and palpitations for 3 *** excluding the diagnosis of coronary heart disease,we established a diagnosis of“clinically explosive myocarditis”.The patient still had unstable hemodynamics after drug treatment supported by VA-ECMO,with heparin for *** day 4 of ECMO support,a left ventricular thro-mbus attached to the papillary muscle root of the mitral valve was found by transthoracic *** ventricular decompression was performed and ECMO was successfully removed,but the patient eventually died of multiple cerebral *** LVT with high mobility during VA-ECMO may cause embolism in important ***,a"wait and see"strategy should be avoided.

The Lhasa River Basin forms an essential human settlement area in the southern part of the Qinghai-Tibet *** study employed ecosystem service value(ESV)evaluation model,terrain gradient grading,and Geodetector to analyze land use and ESV in the Lhasa River Basin from 1985 to *** findings reveal that:(1)From 1985 to 2020,grassland was the dominant land *** was a trend of grassland reduction and the expansion of other land types.(2)ESV has increased over the research period(with a total increase of 0.84%),with higher values in the southeast and lower values in the *** contributed the most to ESV,and climate regulation and hydrological regulation were the ecosystem services that contribute the most to ESV.(3)Natural factors like NDVI and altitude,as well as economic factors like population density and distance from roads,influenced the spatial differentiation of ESV,the explanatory power of NDVI reached up to *** interaction between factors had a greater impact than individual *** research results can provide theoretical support for national spatial planning and ecological environment protection in the Lhasa River Basin and other similar areas.

Radiotherapy combined with immune checkpoint blockade holds great promise for synergistic antitumor *** radionuclide therapy delivers radiation directly to tumor ***1004 is a fibroblast activation protein(FAP)-targeting radiopharmaceutical,conjugated with the albumin binder Evans Blue,which has demonstrated enhanced tumor uptake and retention in previous preclinical and clinical ***,we demonstrate that^(68)Ga/^(177)Lu-labeled LNC1004 exhibits increased uptake and prolonged retention in MC38/NIH3T3-FAP and CT26/NIH3T3-FAP tumor *** therapy with^(177)Lu-LNC1004 induced a transient upregulation of PD-L1 expression in tumor *** combination of^(177)Lu-LNC1004 and anti-PD-L1 immunotherapy led to complete eradication of all tumors in MC38/NIH3T3-FAP tumor-bearing mice,with mice showing 100%tumor rejection upon ***,single-cell RNA sequencing(scRNA-seq),and TCR sequencing revealed that combination therapy reprogrammed the tumor microenvironment in mice to foster antitumor immunity by suppressing malignant progression and increasing cell-to-cell communication,CD8^(+)T-cell activation and expansion,M1 macrophage counts,antitumor activity of neutrophils,and T-cell receptor diversity.A preliminary clinical study demonstrated that^(177)Lu-LNC1004 was well-tolerated and effective in patients with refractory ***,scRNA-seq of peripheral blood mononuclear cells underscored the importance of addressing immune evasion through immune checkpoint blockade *** was emphasized by the observed increase in antigen processing and presentation juxtaposed with T cell *** conclusion,our data supported the efficacy of immunotherapy combined with^(177)Lu-LNC1004 for cancer patients with FAP-positive tumors.

原子模拟和实验研究表明低维纳米材料具有反常热传导特性,建立唯象反常热弹耦合模型,研究强热传导导致的热力耦合响应,对微纳器件的安全稳定运行至关重要.本文旨在从反常热传导的视角重新审视分数阶热弹耦合模型。反常热传导由第二声效应引起,考虑波动热传导理论,建立了波动热传导与粘弹性理论的类比,阐明了Cattaneo-Vernotte模型和Green-Naghdi模型的关联.通过引入分数阶导数,构建了基于Cattaneo-Vernotte和Green-Naghdi理论的分数阶热弹耦合模型。数值结果表明:对分数阶次区间[O,1],分数阶Cattaneo-Vernotte(FCV)I模型和分数阶Green-Naghdi(FGN)I-III模型都能预测反常热弹耦合响应:比经典热弹性理论更高的温度和应力;温度和应力随时间的变化显示:FGNII模型在所有时间范围内都能得到反常响应.对Green-Naghdi模型及其分数阶模型的进一步系统研究,有助于揭示反常热传导和热弹耦合机理,并促进纳米材料的广泛应用.

针对柔性制造系统中机器与混合多载自动导引搬运车(automated guided vehicle, AGV)集成调度问题,以最小化最大完工时间为目标,提出一种改进混合离散差分进化算法,通过离散操作进行差分进化算法的变异、交叉,并对每次迭代的最优个体进行变邻域搜索.设计基于搬运任务、机器和AGV的3层编码结构,并进行合理化调整;设计基于关键路径的变邻域搜索,有针对性地调整关键路径上任务的次序、对应工序的机器和AGV,提高局部搜索效率;设计基于外部档案的个体更新策略,将种群中较差的个体从外部档案中进行替换,提高全局搜索效率.最后,通过实验验证算法改进策略的有效性以及所提出算法的有效性,分析AGV数量、AGV载位容量以及AGV电池可用时间对算法求解结果和改进效果的影响.
