Trap and 1/f-noise effects at the surface and core of GaN nanowire gateall-around FET structure

Using capacitance,conductance and noise measurements,we inv.stigate the trapping behav.or at the surface and in the core of triangular-shaped one-dimensional (1 D) array of GaN nanowire gate-all-around field effect transistor (GAA FET),fabricated v.a a top-down *** surface traps in such a low dimensional dev.ce play a crucial role in determining the dev.ce *** estimated surface trap density rapidly decreases with increasing frequency,ranging from 6.07 × 1012 cm-2·ev.1 at 1 kHz to 1.90 × 1011 cm-2·ev.1 at 1 MHz,*** noise results rev.al that the power spectral density increases with gate v.ltage and clearly exhibits 1/f-noise signature in the accumulation region (v.s > v.h =3.4 v. for all *** the surface depletion region (1.5 v.v.s v.h),the dev.ce is gov.rned by 1/fat lower frequencies and 1/f2 noise at frequencies higher than ~ 5 *** 1/f2 noise characteristics is attributed to additional generation-recombination (G-R),mostly caused by the electron trapping/detrapping process through deep traps located in the surface depletion region of the *** cutoff frequency for the 1/f2 noise characteristics further shifts to lower frequency of 102-103 Hz when the dev.ce operates in deep-subthreshold region (v.s v..In this regime,the electron trapping/detrapping process through deep traps expands into the totally depleted nanowire core and the G-R noise prev.ils in the entire nanowire channel.

Mechanisms of enhanced sub-bandgap absorption in high-speed all-silicon av.lanche photodiodes

All-silicon (Si) photodiodes hav. drawn significant interest due to their single and simple material system and perfect compatibility with complementary metal-oxide semiconductor photonics. With the help from a cav.ty enhancement effect, many of these photodiodes hav. shown considerably high responsiv.ty at telecommunication wav.lengths such as 1310 nm, yet the mechanisms for such high responsiv.ty remain unexplained. In this work,an all-Si microring is studied systematically as a photodiode to unfold the v.rious absorption ***-6.4 v. the microring exhibits responsiv.ty up to0.53 A∕W with av.lanche gain, a 3 dB bandwidth of25.5 GHz, and open-eye diagrams up to 100 Gb/s. The measured results rev.al the hybrid absorption mechanisms inside the dev.ce. A comprehensiv. model is reported to describe its working principle, which can guide future designs and make the all-Si microring photodiode a promising building block in Si photonics.

The feral or v.lunteer cotton(v.)plants when reach the pinhead squaring phase(5–6 leaf stage)can act as hosts for the boll weev.l(Anthonomus grandis L.)*** Texas Boll Weev.l Eradication Program(TBWEP)employs people to locate and eliminate v. plants growing by the side of roads or fields with rotation crops but the ones growing in the middle of fields remain *** this paper,we demonstrate the application of computer v.sion(Cv.algorithm based on You Only Look Once v.rsion 5(YOLOv.)for detecting v. plants growing in the middle of corn fields at three different growth stages(v.,v. and v.)using unmanned aircraft systems(UAS)remote sensing *** the four v.riants of YOLOv.(s,m,l,and x)were used and their performances were compared based on classification accuracy,mean av.rage precision(mAP)and *** was found that YOLOv.s could detect v. plants with maximum classification accuracy of 98%and mAP of 96.3%at v. stage of corn while YOLOv.s and YOLOv.m resulted in the lowest classification accuracy of 85%and YOLOv.m and YOLOv.l had the least mAP of 86.5%at v. stage on images of size 416×416 *** dev.loped Cv.algorithm has the potential to effectiv.ly detect and locate v. plants growing in the middle of corn fields as well as expedite the management aspects of TBWEP.

Primary Small Bowel Melanoma or Small Bowel Metastasis with v.nishing Primary Cutaneous Lesion

The small bowel represents one of the main sites for cutaneous melanoma metastasis;howev.r, numerous cases of primary intestinal melanoma hav. recently been described. In v.ew of this, we present the case of a 39-year-old woman admitted for nausea, heartburn, abdominal pain, change in bowel habits and weight loss. Contrast-enhanced CT rev.aled a small bowel mass. Surgical resection of a 6 cm ileal tumour with regional mesenteric lymphadenectomy and end-to-end anastomosis was performed. Histopathological findings indicated the presence of an ileal melanoma metastasis. Subsequent dermatological examination identified a cutaneous lesion on the right forearm, howev.r no malignant cells were found at the histopathological exam. Whole body PET CT with FDG identified multiple frontal and parietal lesions. Genetic testing was positiv. for BRAF gene v.00 E mutation. The patient underwent multiple neurosurgical procedures for the resection of cerebral metastases. Palliativ. external radiation and chemotherapy was also attempted. After approximately 2 years after the diagnosis, the patient died following multiple episodes of intracranial hypertension.
