Investigation of the 6H-SiC (0001) surface by AFM

Micropipe and step structures on 6H-SiC （0001） surface were investigated by an atomic force microscopy （AFM）. On the facet,all micropipes examined are the origins of spiral steps,indicating that dislocations intersect the surface at these points. Micropipes are empty-core super-dislocations as originally described by Frank. The micropipe radius increases with the square of the dislocation Burgers vector. From the center to the periphery,step structures change with different surface inclinations. Regular step is observed within the central faceted area. Step bunching and atomically rough surfaces are observed within the peripheral convex area. If the inclination with respect to the （0001） plane is large enough,step bunching of 15R-SiC can be observed.

The surface polishing for silicon carbide （SIC） substrates was investigated and results were presented for mechanical polishing （MP） and chemo-mechanical polishing （CMP）. High quality surfaces were obtained after CMP with colloidal silica. The removal mechanism of scratches in MP and detailed physical and chemical process during CMP were analyzed. The effects of MP and CMP on the surface roughness were assessed by optical microscopy （OM）, atomic force microscopy （AFM） and step profilometry. KOH etching and high resolution X-ray diffractometry （H RXRD） were applied to evaluate the subsurface damage of 6H-SiC substrates.

A molybdenum disulfide（Mo S2） saturable absorber was fabricated by thermally decomposing the ammonium thiomolybdate. By using the MoS2 absorber, a compact diode-pumped passively Q-switched Tm:GdVO4 laser has been demonstrated. A stable Q-switched laser with repetition rates from 25.58 to 48.09 kHz was *** average output power was 100 mW with the shortest pulse duration of 0.8 μs. Maximum pulse energy is 2.08 μJat center of 1902 nm.

High-resolution X-ray diffractometry(HRXRD)was used to assess the quality of 6H-SiC crystals grown by sublimation *** results show the occurrence of low-angle grain boundaries(LB)is close relative to the inclination of the crystal *** the central faceted region with 0°inclination the crystal is of high structural ***,at the region close to the facet with less than 5°inclination LB occurs slightly and at the region close to the peripheral polytype ring with more than 5°inclination LB defect occurs *** density of LB can be drastically reduced by decreasing radial temperature gradient that determines the shape of the crystal growth interface.

Relaxation of residual stresses in SiC wafers by annealing

Residual stresses in SiC wafers, which were introduced during production processes including sawing, lapping, mechanical polishing （MP）, and chemical-mechanical polishing （CMP）, were evaluated in terms of changes in radius of curvature and high-resolution X-ray diffractometer （HRXRD） measurements. It was found that annealing was an effective method to reduce stress fields and to improve the wafer flatness. Lapping process generated more residual stresses than other machining processes, and these stresses could be relaxed by thermal treatment. The results showed that annealing was an essential procedure following lapping in the whole production process. The molten KOH etching results accounted for the correlation between the relaxation of stresses and the creation of basal screw dislocations.

In the present study, an optical fiber surface plasmon resonance(SPR) biosensor was developed for measuring time-and concentration-dependent DNA hybridization kinetics. Its design complies with a 3D Au∕Al2O3 multilayer composite hyperbolic metamaterial(HMM), a graphene film, and a D-shaped plastic optical *** to the numerical simulation and the experimental demonstration, the SPR peak of the designed biosensor can be effectively altered in the range of visible to near-infrared by varying the HMM structure. The sensitivity of the appliance was shown to achieve a value of up to 4461 nm/RIU, allowing its applicability for bulk refractive index sensing. Furthermore, a biosensor designed in this work displayed high-resolution capability(ranging from 10 pM to 100 nM), good linearity, and high repeatability along with a detection limit down to 10 pM, thus suggesting a vast potential for medical diagnostics and clinical applications.

An evanescent wave absorption （EWA） sensor based tapered plastic optical fiber （TPOF） coated with monolayer graphene film for ethanol molecules detection is demonstrated in this study. The continuous and monolayer graphene films were grown on a Cu foil by using chemical vapor deposition （CVD） technology. Polymethyl methacrylate （PMMA） was used as the carrier to support the transfer of graphene from Cu foil to the skinless tapered optical fiber core. The accuracy of the TPOF sensor with graphene （G-TPOF sensor） is much higher than that without gra- phene （TPOF sensor）, which can be attributed to the molecules enriched on the surface of graphene. The absorbance （A） and the concentrations of ethanol solution show an excellent proportional relationship in a range of 0--100%. The dynamic response of the G-TPOF sensor has shown strong reversibility, repeatability and stability at room temperature. The response time and recovery time of the G-TPOF sensor for different concentrations are all less than 30 s. Beyond that, we selected the Chinese liquor as the analyte, and the results are consistent with the concen- tration-list obtained in the experiment.

研究了一种单双波长可切换的线偏振掺镱双包层光纤激光器结构,腔内插入可以绕光轴方向旋转的立方体偏振分束器(PBS)进行偏振控制,实现单双波长的转换。激光谐振腔由高反射率的双色镜和较低反射率(10.2%)的保偏光纤布拉格光栅(PM-FBG)构成;由于保偏光纤光栅的偏振选择反馈作用增强了偏振烧孔效应,通过调节谐振腔内偏振分束器的旋转角度实现了激光的单双波长之间的切换。利用琼斯矩阵理论分析了偏振态与旋转角度的关系,其结果与实验结果吻合。实验中输出激光的双波长为1070.08nm和1070.39nm、功率为1W、激光信噪比为48dB、斜率效率为34%、3dB带宽为0.02nm。利用格兰汤姆孙棱镜对该激光的偏振特性进行了研究:单波长运转时为线偏振激光,偏振度达13.37dB;双波长运转时为正交偏振激光。
