Microstructure-based multiphysics modeling for semiconductor integration and packaging

Semiconductor technology and packaging is advancing rapidly toward system integration where the packaging is co-designed and co-manufactured along with the wafer fabrication.However,materials issues,in particular the mesoscale microstructure,have to date been excluded from the integrated product design cycle of electronic packaging due to the myriad of materials used and the complex nature of the material phenomena that require a multiphysics approach to describe.In the context of the materials genome initiative,we present an overview of a series of studies that aim to establish the linkages between the material microstructure and its responses by considering the multiple perspectives of the various multiphysics fields.The microstructure was predicted using thermodynamic calculations,sharp interface kinetic models,phase field,and phase field crystal modelingtechniques.Based on the predicted mesoscale microstructure,linear elastic mechanical analyses and electromigration simulations on the ultrafine interconnects were performed.The microstructural index extracted by a method based on singular value decomposition exhibits a monotonous decrease with an increase in the interconnect size.An artificial neural network-based fitting revealed a nonlinear relationship between the microstructure index and the average von Mises stress in the ultrafine interconnects.Future work to address the randomness of microstructure and the resulting scatter in the reliability is discussed in this study.

Number mismatch between cations and anions as an indicator for low lattice thermal conductivity in chalcogenides

Thermal conductivity is one of the most fundamental properties of materials with the value being determined by nearly all-scale structural features and multiple physical processes.Rapidly judging material’s thermal conductivity is extremely important but challenging for the applications.The material genome paradigm offers a revolutionary way to efficiently screen and discover materials with designed properties by using accessible indicators.But such a performance indicator for thermal conductivity is quite difficult to propose due to the existence of multiple mechanisms and processes,especially for the materials with complex structures such as chalcogenides.In this study,the number mismatch between cations and anions is proposed as a practical performance indicator for lattice thermal conductivity in complex copper and silver chalcogenides,which can be used to explain the observed experimental data and find new low thermal conductivity materials.Such a number mismatch brings about rich phenomena to affect thermal conductivity including the complication of the unit cell and the creation of chemical hierarchy,point defects,rattling modes and lone-pair electrons.It is expected that this rich-connotation performance indicator can be also extended to other complex materials to discover designed thermal conductivities.

On the basis of multi-phonon transition theory,the origin of the fust component(100fs)and the slow component(ns)in photoexcitiition dynfmiics is explained and their evolution time is calcuhited.From these results,it is seen that the fast component is due to the formation from freii electron-hole pair to neutral bipolaron, and the slow one is due to the non-radiative decay of bipoltiron.

Inhibition of LIM kinase reduces contraction and proliferation in bladder smooth muscle

Overactive bladder(OAB)is the most bothersome symptom in lower urinary tract symptoms(LUTS).Current pharmacologic treatment aims to inhibit detrusor contraction;however,shows unsatisfied efficacy and high discontinuation rate.LIM kinases(LIMKs)promote smooth muscle contraction in the prostate;however,their function in the bladder smooth muscle remains unclear.Here,we studied effects of the LIMK inhibitors on bladder smooth muscle contraction and proliferation both in vitro and in vivo experiments.Bladder expressions of LIMKs are elevated in OAB rat detrusor tissues.Two LIMK inhibitors,SR7826 and LIMKi3,inhibit contraction of human detrusor strip,and cause actin filament breakdown,as well as cell proliferation reduction in cultured human bladder smooth muscle cells(HBSMCs),paralleled by reduced cofilin phosphorylation.Silencing of LIMK1 and LIMK2 in HBSMCs resulted in breakdown of actin filaments and decreased cell proliferation.Treatment with SR7826 or LIMKi3 decreased micturition frequency and bladder detrusor hypertrophy in rats with bladder outlet obstruction.Our study suggests that LIMKs may promote contraction and proliferation in the bladder smooth muscle,which could be inhibited by small molecule LIMK inhibitors.LIMK inhibitors could be a potential therapeutic strategy for OAB-related LUTS.

以常州地铁2号线青枫公园站深基坑工程为例,通过有限元软件建立承压水条件下基坑开挖计算模型。利用数值模拟方法研究承压水条件下基坑稳定性及周围环境变形影响,将数值计算结果与基坑抗突涌理论判定计算结果进行对比得到合理的基坑抗突涌隔水层临界厚度值。结果表明:传统的基坑抗突涌压力平衡判别法计算得到的隔水层临界厚度值偏大,而基于强度破坏的数值模拟判别法得到的隔水层临界厚度值偏小,基于变形控制的基坑突涌数值模拟判别标准得到的隔水层临界厚度值较合理。

We deviseda functional form stable compositephase-change materials(PCMs)toachieve a three-dimensional(3D)interconnectedporous carbon aerogel structure for encapsulating polyethyleneglycol(PEG).Anovelhomogeneity reinforced carbonaerogel witha well-interconnected porous structure was constructed bycombining a flexible carbonresource from biomass guar gum with hard-brittle carbonfrom polyimide,to overcome severeshrinkage andpoor mechanical performance of traditionalcarbon aerogel.Thesupportingcarbon aerogel-encapsulated PEG produced thenovel composite PCMswithgood structure stability andcomprehensive energy storage performance.Theresults showed thatthecomposite PCMsdisplayed awell-defined 3Dinterconnected structure,and theirenergy storage capacities were 171.5 and169.5 J/g,which changed onlyslightlyafter 100 thermalcycles,andthe compositescould maintainthe equilibrium temperature at50.0−58.1℃ for about 760.3 s.The thermal conductivityofthe compositescould reach0.62 W m^(−1) K^(−1),which effectively enhanced the thermalresponse rate.And thecomposite PCMs exhibited good leakage-proof performance andexcellent light–thermal conversion.The compressive strengthof thecomposite PCMscan improveupto 1.602 MPa.Results indicatethatthisstrategy canbe efficiently usedtodevelop novel composite PCMswithimproved comprehensive thermalperformance and high light–thermal conversion.

A modified scar model with controlled tension on secondary wound healing in mice

Pathological scars might cause a distorted appearance and restricted mobility,and the study of scar pathophysiology has been hindered by the absence of a reliable model.In this study,we introduce a model with a modified device to induce controlled tension on a wound healing by secondary intention to overcome the shortcomings of the model generated by Aarabi et al.We investigated and recommend an induction of 0.1 N/mm^(2) tension on day 7 for 14 days to mimic the characteristics of human scars.A 3.5-fold increase in scar tissue and a 2-fold increase in collagen production were induced by the modified model.Histologically,the modified method increased scar thickness.However,no significant difference was found in cell density between the two groups.This modified procedure significantly increased scar tissue,which could be used for further cellular and biomolecular research.The mechanical force applied to the wound became measurable and controllable.This method is more convenient for researchers to observe in realtime and for providing timely adjustments of the tension used in this modified model.
