Machine Learning Chemical Guidelines for Engineering Electronic Structures in Half-Heusler Thermoelectric Materials

Half-Heusler materials are strong candidates for thermoelectric applications due to their high weighted mobilities and power factors,which is known to be correlated to valley degeneracy in the electronic band ***,there are over 50 known semiconducting half-Heusler phases,and it is not clear how the chemical composition affects the electronic *** all the n-type electronic structures have their conduction band minimum at either theΓ-or X-point,there is more diversity in the p-type electronic structures,and the valence band maximum can be at either theΓ-,L-,or ***,we use high throughput computation and machine learning to compare the valence bands of known half-Heusler compounds and discover new chemical guidelines for promoting the highly degenerate W-point to the valence band *** do this by constructing an“orbital phase diagram”to cluster the variety of electronic structures expressed by these phases into groups,based on the atomic orbitals that contribute most to their valence ***,with the aid of machine learning,we develop new chemical rules that predict the location of the valence band maximum in each of the *** rules can be used to engineer band structures with band convergence and high valley degeneracy.

Emerging layered semiconductors present multiple advantages for optoelectronic technologies including high carrier mobilities,strong light-matter interactions,and tunable optical absorption and ***,metal-semiconductor-metal avalanche photodiodes(ApDs)are fabricated from Bi2O2Se crystals,which consist of electrostatically bound[Bi2O2]2+and[Se]2−*** resulting ApDs possess an intrinsic carrier multiplication factor up to 400 at 7 K with a responsivity gain exceeding 3,000 A/W and bandwidth of~400 kHz at a visible wavelength of 515.6 nm,ultimately resulting in a gain bandwidth product exceeding 1 *** to exceptionally low dark currents,Bi2O2Se ApDs also yield high detectivities up to 4.6×1014 Jones.A systematic analysis of the photocurrent temperature and bias dependence reveals that the carrier multiplication process in Bi2O2Se ApDs is consistent with a reverse biased Schottky diode model with a barrier height of~44 meV,in contrast to the charge trapping extrinsic gain mechanism that dominates most layered semiconductor *** this manner,layered Bi2O2Se ApDs provide a unique platform that can be exploited in a diverse range of high-performance photodetector applications.

phonon transport across an interface is of fundamental importance to applications ranging from electronic and optical devices to thermoelectric *** phonon scattering by an interface can dramatically suppress the thermal transport,which can benefit thermoelectric applications but create problems for the thermal management of electronic/optical *** this aspect,existing molecular dynamics simulations on phonon transport across various interfaces are often based on estimates of atomic structures and are seldom compared with measurements on real *** this work,planar Si/Ge heterojunctions formed by film-wafer bonding are measured for the interfacial thermal resistance (R_(K)) that is further compared with predictions from existing simulations and analytical *** twist angle between a 70-nm-thick Si film and a Ge wafer is varied to check the influence of the crystal *** transmission electron microscopy studies are carried out to better understand the interfacial atomic *** is found that the alloyed interfacial layer with mixed Si and Ge atoms dominates the measured thermal resistance(R_(K)).Some oxygen impurities may also help to increase RK due to the formation of glassy *** this,RK reduction should be focused on how to minimize the interdiffusion of Si and Ge atoms during the formation of a Si/Ge heterojunction.

Dear Editor, plants produce a large range of triterpenoids that serve as chemical defenses against pathogens. For example, β-amyrin synthase （AsbAS1） performs the initial enzymatic step in the biosynthesis of the potent antimicrobial avencins in oats （Haralampidis et al., 2001）. Additionally, other triterpenoids such as glycyrrhizin and QS21 are known to have beneficial or detrimental effects for human health （Osbourn et al., 2011）. For some time, heterologous expression of plant oxidos- qualene cyclases （OSCs） in yeast has been a powerful meth- odology for the functional characterization of this important family of triterpene biosynthetic enzymes.

Dear Editor Metabolomics is a rapidly emerging field of post-genomic research that aims to comprehensively analyze all metabolites in biological samples. potential biomarkers that distinguish prostate cancer samples were successfully identified through metabolomics analysis （Sreekumar et al., 2009）. Metabolome quantitative trait loci （mQTL） and genome-wide association studies coupled with metabolomics analysis （mGWAS） also became efficient tools to decipher the genetic basis of complex metabolic traits in large populations （Gong et al., 2013; Chen et al., 2014）.

Lung cancer is the leading cause of cancer-related deaths *** dose computed tomography(LDCT)is commonly used for disease screening,with identified candidate cancerous regions further diagnosed using tissue ***,existing techniques are all invasive and unavoidably cause multiple *** contrast,liquid biopsy is a noninvasive,ideal surrogate for tissue biopsy that can identify circulating tumor DNA(ctDNA)containing tumorigenic *** has been successfully implemented to assist treatment decisions and disease outcome *** methylation,a type of lipid biopsy that profiles critical epigenetic alterations occurring during carcinogenesis,has gained increasing ***,aberrant ctDNA methylation occurs at early stages in lung malignancy and therefore can be used as an alternative for the early diagnosis of lung *** this review,we give a brief synopsis of the biological basis and detecting techniques of ctDNA *** then summarize the latest progress in use of ctDNA methylation as a diagnosis ***,we discuss the major issues that limit application of ctDNA methylation in the clinic,and propose possible solutions to enhance its usage.
