HfO_2 Gate Dielectrics for future Generation of CmOS Device Application

The material and electrical properties of HfO 2 hi gh-k gate dielectric are *** the first part,the band alignment of H fO 2 and (HfO 2) x(Al 2O 3) 1-x to (100)Si substrate and thei r thermal stability are studied by X-ray photoelectron spectroscopy and *** energy gap of (HfO 2) x(Al 2O 3) 1-x,the valence band offset, and the conduction band offset between (HfO 2) x(Al 2O 3) 1-x and the Si substrate as functions of x are obtained based on the XPS results .Our XPS results also demonstrate that both the thermal stability and the resist ance to oxygen diffusion of HfO 2 are improved by adding Al to form Hf aluminat *** the second part,a thermally stable and high quality HfN/HfO 2 gate stack is *** changes in equivalent oxide thickness (EOT),gate leakage, and work function (close to Si mid-gap) of HfN/HfO 2 gate stack are demonstrat ed even after 1000℃ post-metal annealing(PmA),which is attributed to the super ior oxygen diffusion barrier of HfN as well as the thermal stability of the HfN/ HfO 2 ***,even without surface nitridation prior to HfO 2 depo sition,the EOT of HfN/HfO 2 gate stack has been successfully scaled down to les s than 1nm after 1000℃ PmA with excellent leakage and long-term reliability.T he last part demonstrates a novel replacement gate process employing a HfN dummy gate and sub-1nm EOT HfO 2 gate *** excellent thermal stability of the HfN/HfO 2 gate stack enables its use in high temperature CmOS *** e replacement of HfN with other metal gate materials with work functions adequat e for n- and p-mOS is facilitated by a high etch selectivity of HfN with respe ct to HfO 2,without any degradation to the EOT,gate leakage,or TDDB characteris tics of HfO 2.

The generation of ultrashort high-power light sources in the mid-infrared(mid-IR)to terahertz(THz)range is of interest for applications in a number of fields,from fundamental research to biology and *** conventional laser technology,photon deceleration in plasma wakes provides an alternative approach to the generation of ultrashort mid-IR or THz ***,we present a photon deceleration scheme for the efficient generation of ultrashort mid-IR or THz pulses by using an intense driver laser pulse with a relatively short wavelength and a signal laser pulse with a relatively long *** signal pulse trails the driver pulse with an appropriate time delay such that it sits at the front of the second wake bubble that is driven by the driver *** to its relatively long wavelength,the signal pulse will be subjected to a large gradient of the refractive index in the plasma wake ***,the photon deceleration in the plasma wake becomes faster and more efficient for signal pulses with longer *** greatly enhances the capacity and efficiency of photon deceleration in the generation of ultrashort high-power light sources in the long-wavelength IR and THz spectral ranges.

Control and vibration analyses of a sandwich doubly curved micro-composite shell with honeycomb, truss, and corrugated cores based on the fourth-order shear deformation theory

Curved shells are increasingly utilized in applied engineering due to their shared characteristics with other sandwich structures, flexibility, and attractive appearance. However, the inability of controlling and regulating vibrations and destroying them afterward is a challenge to scientists. In this paper, the curve shell equations and a linear quadratic regulator are adopted for the state feedback design to manage the structure vibrations in state space forms. A five-layer sandwich doubly curved micro-composite shell, comprising two piezoelectric layers for the sensor and actuator, is modeled by the fourth-order shear deformation theory. The core(honeycomb, truss, and corrugated) is analyzed for the bearing of transverse shear forces. The results show that the honeycomb core has a greater effect on the vibrations. When the parameters related to the core and the weight percentage of graphene increase, the frequency increases. The uniform distribution of graphene platelets results in the lowest natural frequency while the natural frequency increases. furthermore, without taking into account the piezoelectric layers,the third-order shear deformation theory(TSDT) and fourth-order shear deformation theory(fOSDT) align closely. However, when the piezoelectric layers are incorporated,these two theories diverge significantly, with the frequencies in the fOSDT being lower than those in the TSDT.

Polarized electron beam production via laser wakefield acceleration in pre-polarized plasma is investigated by particlein-cell *** evolution of the electron beam polarization is studied based on the Thomas±Bargmann±michel±Telegdi equation for the transverse and longitudinal self-injection,and the depolarization process is found to be influenced by the injection *** the case of transverse self-injection,as found typically in the bubble regime,the spin precession of the accelerated electrons is mainly influenced by the ***,in the case of longitudinal injection in the quasi-1D regime(for example,*** et al.,***.110,135002(2013)),the direction of electron spin oscillates in the laser *** the electrons move around the laser axis,the net influence of the laser field is nearly zero and the contribution of the wakefield can be ***,an ultra-short electron beam with polarization of 99%can be obtained using longitudinal self-injection.

The viscous strip approach to simplify the calculation of the surface acoustic wave generated streaming

In recent decades,the importance of surface acoustic waves,as a biocompatible tool to integrate with microfluidics,has been proven in various medical and biological *** numerical modeling of acoustic streaming caused by surface acoustic waves in microchannels requires the effect of viscosity to be considered in the equations which complicates the *** this paper,it is shown that the major contribution of viscosity and the horizontal component of actuation is concentrated in a narrow region alongside the actuation *** the inviscid equations are considerably easier to solve,a division into the viscous and inviscid domains would alleviate the computational load *** particles'traces calculated by this approximation are excellently alongside their counterparts from the completely viscous *** is also shown that the optimum thickness for the viscous strip is about 9-fold the acoustic boundary layer thickness for various flow patterns and amplitudes of actuation.

High entropy materials (HEms) have developed rapidly in the field of electrocatalytic water-electrolysis for oxygen evolution reaction (OER) and hydrogen evolution reaction (HER) due to their unique properties. In particular, HEm catalysts are composed of many elements. Therefore, they have rich active sites and enhanced entropy stability relative to single atoms. In this paper, the preparation strategies and applications of HEm catalysts in electrochemical water-electrolysis are reviewed to explore the stabilization of HEms and their catalytic mechanisms as well as their application in support green hydrogen production. first, the concept and four characteristics of HEms are introduced based on entropy and composition. Then, synthetic strategies of HEm catalysts are systematically reviewed in terms of the categories of bottom-up and top-down. The application of HEms as catalysts for electrochemical water-electrolysis in recent years is emphatically discussed, and the mechanisms of improving the performance of electrocatalysis is expounded by combining theoretical calculation technology and ex-situ/in situ characterization experiments. finally, the application prospect of HEms is proposed to conquer the challenges in HEm catalyst fabrications and applications.

Calix[n]arenes was utilized to detect PABA,the primary sunscreen *** study investigates the interaction of calix[4]arene(C4),calix[6]arene(C6),and PABA using the Langmuir method and first-principle density functional theory(DfT).Using the Langmuir-Schaefer(LS)technique,an ultrathin film composed of calix[n]arenes and their complexes with PABA was deposited on various *** on the Langmuir study,the PABA molecule was bonded to the lower rims of both C4 and C6 with the host-guest ratio of 1:*** of the LS films formed were then characterized by ultravioletvisible spectroscopy(UV-Vis),fourier-transform infrared spectroscopy(fTIR)and carbon,hydrogen,nitrogen,sulfur elemental analyzer(CHNS).The band gap reduction obtained in the DfT study denotes the charge transfer interaction with promising reactivity between the calix[n]arenes and *** sensing of PABA by C4 and C6 is successful based on the formation of bonding between them due to the hosts’effective trapping *** outcomes of this study could be applied to drug delivery systems for future pharmaceutical and medical applications.

Chronic diabetic wounds confront a significant medical challenge because of increasing prevalence and difficult-healing *** is vital to develop multifunctional hydrogel dressings,with well-designed morphology and structure to enhance flexibility and effectiveness in wound *** achieve these,we propose a self-healing hydrogel dressing based on structural color microspheres for wound *** microsphere comprised a photothermal-responsive inverse opal framework,which was constructed by hyaluronic acid methacryloyl,silk fibroin methacryloyl and black phosphorus quantum dots(BPQDs),and was further re-filled with a dynamic *** dynamic hydrogel filler was formed by Knoevenagel condensation reaction between cyanoacetate and benzaldehyde-functionalized dextran(DEX-CA and DEX-BA).Notably,the composite microspheres can be applied arbitrarily,and they can adhere together upon near-infrared irradiation by leveraging the BPQDs-mediated photothermal effect and the thermoreversible stiffness change of dynamic ***,eumenitin and vascular endothelial growth factor were co-loaded in the microspheres and their release behavior can be regulated by the same ***,effective monitoring of the drug release process can be achieved through visual color *** microsphere system has demonstrated desired capabilities of controllable drug release and efficient wound *** characteristics suggest broad prospects for the proposed composite microspheres in clinical applications.

Impact of ozonation on disinfection byproducts formation from phenylalanine during chlorination

As a strong oxidizing agent,ozone is used in some water treatment facilities for disinfection,taste and odor control,and removal of organic ***(Phe)was used as the target amino acid to comprehensively investigate variability of disinfection byproducts(DBPs)formation during chlorine disinfection and residual chlorine conditions subsequent to *** results showed that subsequent to ozonation,the typical regulated and unregulated DBPs formation potential(DBPsfP),including trichloromethane(TCm),dichloroacetonitrile(DCAN),chloral hydrate(CH),dichloroacetic acid(DCAA),trichloroacetic acid(TCAA),and trichloroacetamide(TCAcAm)increased substantially,by 2.4,3.3,5.6,1.2,2.5,and 6.0 times,respectively,compared with only *** also significantly increased the DBPs yield under a 2 day simulated residual chlorine condition that mimicked the water distribution *** formations followed pseudo first order *** formation rates of DBPs in the first 6 hr were higher for TCm(0.214 hr^(−1)),DCAN(0.244 hr^(−1)),CH(0.105 hr^(−1)),TCAcAm(0.234 hr^(−1)),DCAA(0.375 hr^(−1))and TCAA(0.190 hr^(−1))than *** peak DBPsfP of TCm,DCAN,CH,TCAcAm,DCAA,and TCAA were obtained when that ozonation time was set at 5–15 *** times>30 min increased the mineralization of Phe and decreased the formation of DBPs upon *** bromine ion(Br^(−1))concentration increased production of bromine-DBPs and decreased chlorine-DBPs formation by 59.3%–92.2%.Higher ozone dosages and slight alkaline favored to reduce DBP formation and *** ozonation conditions should be optimized for all application purposes including DBPs reduction.
