A multi-terminal ion-controlled transistor with multifunctionality and wide temporal dynamics for reservoir computing

Reservoir computing(RC)is an energy-efficient computational framework with low training cost and high efficiency in processing spatiotemporal information.The state-of-the-art fully memristor-based hardware RC system suffers from bottlenecks in the computation efficiencies and accuracy due to the limited temporal tunability in the volatile memristor for the reservoir layer and the nonlinearity in the nonvolatile memristor for the readout layer.Additionally,integrating different types of memristors brings fabrication and integration complexities.To overcome the challenges,a multifunctional multi-terminal electrolyte-gated transistor(MTEGT)that combines both electrostatic and electrochemical doping mechanisms is proposed in this work,integrating both widely tunable volatile dynamics with high temporal tunable range of 10^(2) and nonvolatile memory properties with high long-term potentiation/long-term depression(LTP/LTD)linearity into a single device.An ion-controlled physical RC system fully implemented with only one type of MTEGT is constructed for image recognition using the volatile dynamics for the reservoir and nonvolatility for the readout layer.Moreover,an ultralow normalized mean square error of 0.002 is achieved in a time series prediction task.It is believed that the MTEGT would underlie next-generation neuromorphic computing systems with low hardware costs and high computational performance.

Accurate identification of glass crystallization helps in selecting high electronic conductivity materials

Though the current research on vanadium-based glass electrodes has made great progress, the conductivity theory of V-based glasses has not been obviously improved and crystals cannot be positioned precisely. The changes in the valence state of V3+, V4+and V5+are regulated by the strong reducing agent Fe2P to realize valence bond transformation of the amorphous electrode, explore the redox process of multi-electron reactions and further optimize the conductivity of electrode materials. VPFe2 and VPFe3 precipitate VO2crystals and VPFe4 precipitates VO2and V6O11crystals. Electron back-scattered diffraction was used to accurately identify the distribution and specific positions of both types of crystals. V6O11crystals exhibit a strong texture according to pole figure and inverse pole figure. XPS reveals that Fe2P and V2O5, undergo a redox reaction during the hightemperature melting process, where V5+is reduced to V4+and V3+and V4+renders a positive influence on conductivity. The addition of Fe2P increases the content of V4+in the glass and VPFe3 glass contains the highest content of V4+, leading to the highest electronic conductivity. V2O5transforms into VO2crystals and VO2transforms into V6O11with the increase of Fe2P content. The type of nanocrystal precipitation in glass affects electronic conductivity.

The effect of the boron-ions implantation on the performance of RADFETs

In this work, we studied on the boron-ions implantation, including the implant dose and post-annealing temperature on the performance of PMOS radiation field-effect transistors(RADFETs) in experimental. The possible traps and defects induced by ions implantation in the gate-oxide and their further impacting on the sensitivity and dose range of RADFETs were analyzed qualitatively. Our devices had the dry/wet/dry sandwich gate-oxide of 420 nm thick. Different ion-implanting doses and post-annealing temperatures were carried out during the RADFETs fabrication. We built a real time auto-measurement system to realize the auto-state-switch between irradiation and read-out modes, and in-situ measurement of output voltage for ten devices in turn at once of radiation experiment. The threshold voltage, dose range and sensitivity of RADFETs were extracted and analyzed in detail. The results showed that the highest sensitivity of 229 mV/Gy achieved when the implant dose was2.2×1011 cm.2 and the post-annealing temperature was 1000°C, and the dose range of 34 Gy as well.

Numerical Investigation of the Effects of ITD Length on Low Pressure Nozzle

The advantage of high efficiency, low SFC(Specific Fuel Consumption), ultra-high bypass ratio turbofan engine attracts more and more attention in modern commercial engine. The intermediate turbine duct(ITD), which connects high pressure turbine(HPT) with low pressure turbine(LPT), has a critical impact on the overall performance of turbine by guiding flow coming from HPT to LPT without too much loss. Therefore, it becomes more and more urgent to master the technique of designing aggressive, even super-aggressive ITD. Much more concerns have been concentrated on the duct. However, in order to further improve turbine, LPT nozzle is arranged into ITD to shorten low pressure axle. With such design concept, it is obvious that LPT nozzle flow field is easily influenced by upstream duct structure, but receives much less interests on the contrary. In this paper, numerical method is used to investigate the effects of length of ITD with upstream swirl blades on LPT nozzle. Nine models with the same swirl and nozzle blades, while the length of ITD is the only parameter to be changed, will be discussed. Finally, several conclusions and advices for designers are summarized. After changing axial length of ducts, inlet and outlet flow field of nozzle differs, correspondingly. On the other hand, the shearing stress on nozzle blade(suction and pressure) surface presents individual feature under various inlet flow. In addition to that, "Clocking-like effect" is described in this paper, which will contribute much to the pressure loss and should be paid enough attention.

Influence of Reynolds Number on the Unsteady Aerodynamics of Integrated Aggressive Intermediate Turbine Duct

The ultra-high bypass ratio turbofan engine attracts more and more attention in modern commercial engine due to advantages of high efficiency and low Specific Fuel Consumption(SFC). One of the characteristics of ultra-high bypass ratio turbofan is the intermediate turbine duct which guides the flow leaving high pressure turbine(HPT) to low pressure turbine(LPT) at a larger diameter, and this kind of design will lead to aggressive intermediate turbine duct(AITD) design concept. Thus, it is important to design the AITD without any severe loss. From the unsteady flow's point of view, in actual operating conditions, the incoming wake generated by HPT is unsteady which will take influence on boundary layer's transition within the ITD and LPT. In this paper, the three-dimensional unsteady aerodynamics of an AITD taken from a real engine is studied. The results of fully unsteady three-dimensional numerical simulations, performed with ANSYS-CFX(RANS simulation with transitional model), are critically evaluated against experimental data. After validation of the numerical model, the physical mechanisms inside the flow channel are analyzed, with an aim to quantify the sensitivities of different Reynolds number effect on both the ITD and LPT nozzle. Some general physical mechanisms can be recognized in the unsteady environment. It is recognized that wake characteristics plays a crucial role on the loss within both the ITD and LPT nozzle section, determining both time-averaged and time-resolved characteristics of the flow field. Meanwhile, particular attention needs to be paid to the unsteady effect on the boundary layer of LPT nozzle's suction side surface.

Flow Development through HP&LP Turbines,PartⅠ:Inward Rotating Cavity Flow with Superimposed Throughflow

With the aid of numerical method, both flow field and its accompanied loss mechanism within the rotating cavity are investigated in detail in the 1^(st) part of the two parts paper. For ease of comparison, rotating cavity is further classified as the rotor-stator cavity case and the rotor-rotor cavity case. Results indicate that flow within both kinds of the cavity act as the inviscid flow except that the flow near walls, neighboring the lower G region and in the vicinity of the rotating orifices. In the regions except such inviscid-flow-dominate domains, the theoretical core rotation factor can be safely used to predict the swirl ratio within the cavity. When detailed flow pattern is considered, Ekman-type flow exists near periphery of the surface's boundary layer where viscous effect is non-negligible. However, due to the complex profile of the simulated cavity case, vortices structure is varied within the cavity. By comparison, swirl ratio can be used to predict the magnitude of loss. Due to the relatively evident rotating effects of the rotor-rotor cavity, swirl ratio even increases to 1.4 in the current model, which means that flow is moving faster than the surrounding disc. Further investigation finds that this kind of highly rotating flow is accompanied with serious undesirable pressure loss. Parenthetically, unlike its counterpart, swirl ratio above 1.0 doesn't happen when fluid passes through the rotor-stator cavity. So it is suggested that rotor-rotor flow cavity with the superimposed inward throughflow should be avoided in the engine design or certain measurements should be provided when such structure design is unavoidable. Simulation done in the current paper is meaningful since these dimensional parameters are typical in the design of state-of-art. Relatively lower range of Re_φ and C_w is not considered in the current two parts paper.

Although many literatures have been focused on the underneath flow and loss mechanism, very few experiments and simulations have been done under the engines' representative working conditions or considering the real cavity structure as a whole. This paper aims at realizing the goal of design of efficient turbine and scrutinizing the velocity distribution in the vicinity of the rim seal. With the aid of numerical method, a numerical model describing the flow pattern both in the purge flow spot and within the mainstream flow path is established, fluid migration and its accompanied flow mechanism within the realistic cavity structure(with rim seal structure and considering mainstream & secondary air flow's interaction) is used to evaluate both the flow pattern and the underneath flow mechanism within the inward rotating cavity. Meanwhile, the underneath flow and loss mechanism are also studied in the current paper. The computational results show that the sealing air flow's ingestion and ejection are highly interwound with each other in both upstream and downstream flow of the rim seal. Both the downstream blades' potential effects as well as the upstream blades' wake trajectory can bring about the ingestion of the hot gas flow within the cavity, abrupt increase of the static pressure is believed to be the main reason. Also, the results indicate that sealing air flow ejected through the rear cavity will cause unexpected loss near the outlet section of the blades in the downstream of the HP rotor passages.

Numerical Investigation of the Effects of Rising Angle on Intermediate Turbine Duct and Nearby Turbines

In order to improve the efficiency, ultra-high bypass ratio engine attracts more and more attention because of its huge advantage, which has larger diameter low pressure turbine(LPT). This trend will lead to aggressive(high diffusion) intermediate turbine duct(ITD) design. It is necessary to guide the flow leaving high pressure turbine(HPT) to LPT at a larger diameter without any severe loss generating separation or flow disturbances. In this paper, eight ITDs with upstream swirl vanes and downstream LPT nozzle are investigated with the aid of numerical method. These models are modified from a unique ITD prototype, which comes from a real engine. Key parameters like area ratio, inlet height, and non-dimensional length of the ITDs are kept unchanged, while the rising angle(radial offset) is the only changed parameter which ranges from 8 degrees to 45 degrees. In this paper, the effects of rising angle(RA) on ITD, as well as nearby turbines, will be analyzed in detail. According to the investigation results, RA could be as large as 40 degrees in such model of this paper to escape separation; When RA increases, local inlet flow field of LPT nozzle appears to be with apparent variation; while a positive result is that outlet flow field could be kept almost unchanged through modifying blade profile. On the other hand, it seems optimistic that the overall total pressure loss could be kept nearly equivalent among different RA cases. And a valuable conclusion is that outer wall curvature is more important for pressure loss, which advises a clear direction for optimizing ITD.

General Design and Thermodynamic Analysis of a Supercritical Carbon Dioxide Cannon

This paper presents a new supercritical carbon dioxide(SCO_(2))cannon based on the carbon dioxide(CO_(2))’s thermodynamic cycle under constant volume.First,Virial equation and NIST database are applied to formulate SCO_(2)’s property and analyze the thermodynamic cycle,which is aimed to get the optimization equation using the cannon’s exit velocity as objective function.Then the cannon’s structural parameters,such as diaphragm thickness and barrel length,and CO_(2)’s filling mass,are optimized.Finally,the flow field and velocity’s change during the launch process is performed with FLUENT.In field test,the ultra-high pressure sensor and ultra-high speed camera are used to measure the pressure distribution along the barrel’s axial direction and the projectile’s exit velocity under different conditions.The results show that all the performance indexes meet the design requirement.The innovative SCO_(2)cannon in this paper has obvious advantages such as high safety,low cost and fast loading,which can be applied in many situations such as disaster relief,peacekeeping and anti-terrorism.Moreover,the unique energy storage method and thermodynamic design ensure its subsequent development.
