Effect of annealing on the electrical performance of N-polarity GaN Schottky barrier diodes

A nitrogen-polarity(N-polarity)GaN-based high electron mobility transistor(HEMT)shows great potential for high-fre-quency solid-state power amplifier applications because its two-dimensional electron gas(2DEG)density and mobility are mini-mally affected by device scaling.However,the Schottky barrier height(SBH)of N-polarity GaN is low.This leads to a large gate leakage in N-polarity GaN-based HEMTs.In this work,we investigate the effect of annealing on the electrical characteristics of N-polarity GaN-based Schottky barrier diodes(SBDs)with Ni/Au electrodes.Our results show that the annealing time and tem-perature have a large influence on the electrical properties of N-polarity GaN SBDs.Compared to the N-polarity SBD without annealing,the SBH and rectification ratio at±5 V of the SBD are increased from 0.51 eV and 30 to 0.77 eV and 7700,respec-tively,and the ideal factor of the SBD is decreased from 1.66 to 1.54 after an optimized annealing process.Our analysis results suggest that the improvement of the electrical properties of SBDs after annealing is mainly due to the reduction of the inter-face state density between Schottky contact metals and N-polarity GaN and the increase of barrier height for the electron emis-sion from the trap state at low reverse bias.

Background Our previous studies demonstrated that divalent organic iron(Fe)proteinate sources with higher complexation or chelation strengths as expressed by the greater quotient of formation(Qf)values displayed higher Fe bioavailabilities for broilers.Sodium iron ethylenediaminetetraacetate(NaFeEDTA)is a trivalent organic Fe source with the strongest chelating ligand EDTA.However,the bioavailability of Fe when administered as NaFeEDTA in broilers and other agricultural animals remains untested.Herein,the chemical characteristics of 12 NaFeEDTA products were determined.Of these,one feed grade NaFeEDTA(Qf=2.07×10^(8)),one food grade NaFeEDTA(Qf=3.31×10^(8)),and one Fe proteinate with an extremely strong chelation strength(Fe-Prot ES,Qf value=8,590)were selected.Their bioavailabilities relative to Fe sulfate(FeSO_(4)·7H_(2)O)for broilers fed with a conventional corn-soybean meal diet were evaluated during d 1 to 21 by investigating the effects of the above Fe sources and added Fe levels on the growth performance,hematological indices,Fe contents,activities and gene expressions of Fe-containing enzymes in various tissues of broilers.Results NaFeEDTA sources varied greatly in their chemical characteristics.Plasma Fe concentration(PI),transferrin saturation(TS),liver Fe content,succinate dehydrogenase(SDH)activities in liver,heart,and kidney,catalase(CAT)activity in liver,and SDH mRNA expressions in liver and kidney increased linearly(P<0.05)with increasing levels of Fe supplementation.However,differences among Fe sources were detected(P<0.05)only for PI,liver Fe content,CAT activity in liver,SDH activities in heart and kidney,and SDH mRNA expressions in liver and kidney.Based on slope ratios from multiple linear regressions of the above indices on daily dietary analyzed Fe intake,the average bioavailabilities of Fe-Prot ES,feed grade NaFeEDTA,and food grade NaFeEDTA relative to the inorganic FeSO_(4)·7H_(2)O(100%)for broilers were 139%,155%,and 166%,respectively.Conclusions The bioavailabilities of organic Fe sources

Background:Steroid receptor-associated and regulated protein(SRARP)suppresses tumor progression and modulates steroid receptor signaling by interacting with estrogen receptors and androgen receptors in breast cancer.In endometrial cancer(EC),progesterone receptor(PR)signaling is crucial for responsiveness to progestin therapy.The aim of this study was to investigate the role of SRARP in tumor progression and PR signaling in EC.Methods:Ribonucleic acid sequencing data from the Cancer Genome Atlas,Clinical Proteomic Tumor Analysis Consortium,and Gene Expression Omnibus were used to analyze the clinical significance of SRARP and its correlation with PR expression in EC.The correlation between SRARP and PR expression was validated in EC samples obtained from Peking University People’s Hospital.SRARP function was investigated by lentivirus-mediated overexpression in Ishikawa and HEC-50B cells.Cell Counting Kit-8 assays,cell cycle analyses,wound healing assays,and Transwell assays were used to evaluate cell proliferation,migration,and invasion.Western blotting and quantitative real-time polymerase chain reaction were used to evaluate gene expression.The effects of SRARP on the regulation of PR signaling were determined by co-immunoprecipitation,PR response element(PRE)luciferase reporter assay,and PR downstream gene detection.Results:Higher SRARP expression was significantly associated with better overall survival and disease-free survival and less aggressive EC types.SRARP overexpression suppressed growth,migration,and invasion in EC cells,increased E-cadherin expression,and decreased N-cadherin and Wnt family member 7A(WNT7A)expression.SRARP expression was positively correlated with PR expression in EC tissues.In SRARP-overexpressing cells,PR isoform B(PRB)was upregulated and SRARP bound to PRB.Significant increases in PRE-based luciferase activity and expression levels of PR target genes were observed in response to medroxyprogesterone acetate.Conclusions:This study illustrates that SRARP exerts a tumor-suppressive

As a wearable robot,an exoskeleton provides a direct transfer of mechanical power to assist or augment the wearer’s movement with an anthropomorphic configuration.When an exoskeleton is used to facilitate the wearer’s movement,a motion generation process often plays an important role in high-level control.One of the main challenges in this area is to generate in real time a reference trajectory that is parallel with human intention and can adapt to different situations.In this paper,we first describe a novel motion modeling method based on probabilistic movement primitive(ProMP)for a lower limb exoskeleton,which is a new and powerful representative tool for generating motion trajectories.To adapt the trajectory to different situations when the exoskeleton is used by different wearers,we propose a novel motion learning scheme based on black-box optimization(BBO)PIBB combined with ProMP.The motion model is first learned by ProMP offline,which can generate reference trajectories for use by exoskeleton controllers online.PIBB is adopted to learn and update the model for online trajectory generation,which provides the capability of adaptation of the system and eliminates the effects of uncertainties.Simulations and experiments involving six subjects using the lower limb exoskeleton HEXO demonstrate the effectiveness of the proposed methods.

Tetrahedrite,an Earth-abundant natural mineral,has attracted extensive research interest because of its excellent thermoelectric performance.Herein,tetrahedrite samples comprising Cu-poor Cu_(12)Sb_(4)S_(13)and Cu-rich Cu_(14)Sb_(4)S_(13)phases have been synthesized using a colloidal method,in which the ratio of two phases is manipulated by controlling the synthesis temperature to improve the thermoelectric perfor-mance.It is found that an ultralow total thermal conductivity of∼0.3 W m^(−1)K^(−1)at 723 K is realized in the sample with a Cu-rich phase fraction of∼50%,which can be attributed to maximized phonon scattering by phase boundaries.As a result,combined with a decent power factor,this sample obtains an optimal zT of 1.15,which is about 85%higher than that of the sample with a Cu-rich phase fraction of∼64%and comparable to zT values of other eco-friendly,abundant Cu-based thermoelectric materials.This work demonstrates an effective synthesis-temperature-dependent phase composition manipulation strategy toward enhanced thermoelectric performance in tetrahedrites.

The Solar wind Magnetosphere Ionosphere Link Explorer(SMILE)satellite is a small magnetosphere–ionosphere link explorer developed cooperatively between China and Europe.It pioneers the use of X-ray imaging technology to perform large-scale imaging of the Earth’s magnetosheath and polar cusp regions.It uses a high-precision ultraviolet imager to image the overall configuration of the aurora and monitor changes in the source of solar wind in real time,using in situ detection instruments to improve human understanding of the relationship between solar activity and changes in the Earth’s magnetic field.The SMILE satellite is scheduled to launch in 2025.The European Incoherent Scatter Sciences Association(EISCAT)-3D radar is a new generation of European incoherent scatter radar constructed by EISCAT and is the most advanced ground-based ionospheric experimental device in the high-latitude polar region.It has multibeam and multidirectional quasi-real-time three-dimensional(3D)imaging capabilities,continuous monitoring and operation capabilities,and multiple-baseline interferometry capabilities.Joint detection by the SMILE satellite and the EISCAT-3D radar is of great significance for revealing the coupling process of the solar wind–magnetosphere–ionosphere.Therefore,we performed an analysis of the joint detection capability of the SMILE satellite and EISCAT-3D,analyzed the period during which the two can perform joint detection,and defined the key scientific problems that can be solved by joint detection.In addition,we developed Web-based software to search for and visualize the joint detection period of the SMILE satellite and EISCAT-3D radar,which lays the foundation for subsequent joint detection experiments and scientific research.

Negative pressure device-assisted autologous fat grafting: A case report

This report describes a novel technique for improving depressed scars using negative pressure suction-assisted autologous fat grafting. A 35-year-old woman presented with a 20-year history of bilateral central buttock concavities, causing aesthetic concerns. To maximize fat graft survival and enhance tissue volume, we implemented intermittent negative pressure suction on the recipient area for one month preoperatively. The patient expressed satisfaction with the cosmetic outcome, and a three-month follow-up confirmed a significantly improved fat graft survival rate. This minimally invasive, cost-effective, and easily reproducible technique offers a promising clinical strategy for treating depressed scars.

Panicle exsertion is one of the crucial agronomic traits in rice(Oryza sativa).Shortening of panicle exsertion often leads to panicle enclosure and severely reduces seed production.Gibberellin(GA)plays important roles in regulating panicle exsertion.However,the underlying mechanism and the relative regulatory network remain elusive.Here,we characterized the oswrky78 mutant showing severe panicle enclosure,and found that the defect of oswrky78 is caused by decreased bioactive GA contents.Biochemical analysis demonstrates that OsWRKY78 can directly activate GA biosynthesis and indirectly suppress GA metabolism.Moreover,we found OsWRKY78 can interact with and be phosphorylated by mitogen-activated protein kinase(MAPK)kinase OsMAPK6,and this phosphorylation can enhance OsWRKY78 stability and is necessary for its biological function.Taken together,these results not only reveal the critical function of OsWRKY78,but also reveal its mechanism via mediating crosstalk between MAPK and the GA signaling pathway in regulating panicle exsertion.

High-performance wood-based thermoelectric sponges for thermal energy harvesting and smart buildings

The development of renewable woods for power generation can help improve the energy efficiency of buildings,and promote the concept design and implementation of“smart buildings”.Here,with specific chemical treatment and hydrothermal synthesis,we demonstrated the practical value of natural wood for thermoelectric power generation in smart buildings.The prepared wood-based thermoelectric sponges show high Seebeck coefficients of 320.5 and 436.6μV/K in the vertical and parallel directions of the longitudinal channel of wood.After 500 cycles of the compressive strain at 20%,the corresponding Seebeck coefficients increase up to 413.4 and 502.1μV/K,respectively,which is attributed to the improved contact and connection between tellurium thermoelectric nanowires.The Seebeck coefficients are much larger than those of most reported inorganic thermoelectric materials.Meanwhile,the thermoelectric sponges maintain excellent thermoelectric and mechanical stability.We further modeled the application value of wood-based thermoelectric sponges in smart buildings for power generation.Relatively high thermoelectric electricity can be obtained,such as in Beijing with over 1.5 million kWh every year,demonstrating the great potential in thermal energy harvest and energy supply.
