Investigation of high extraction efficiency flip-chip GaN-based light-emitting diodes

In order to obtain higher light output power, the flip-chip structure is used. We studied the ratio of the light of GaN sides before and after fabricating metal reflector on p-GaN. The SiO2/SiNx dielectric film reflectors were deposited through plasma enhance chemical vapor deposition following the fabrication of metal reflector, and then the dielectric film reflectors on the electrodes were etched in order to expose the electrodes to the air. It is found that comparing with the flip-chip GaN-LED without dielectric film reflectors, light output power can be increased by as high as 10.2% after the deposition of 2 pairs of SiO2/SiNx dielectric film reflectors on GaN-LEDs, which cover the sidewalls and the areas without the metal reflector. This result indicates that the high reflector formed by multi-layer dielectric films is useful to enhance the light output power of GaN-based LED, which reflects light from step sidewalls and p-GaN without metal reflector to internal, and then light emits from the surface.

目的探讨阿兹夫定用于治疗新型冠状病毒感染高危患者的疗效。方法收集2022年12月8日至2023年1月31日上海交通大学医学院附属第六人民医院急诊医学科就诊的新型冠状病毒感染患者的临床资料。以年龄校正查尔森合并症指数(age-adjusted Charlson comorbidity index, aCCI)≥1分筛选出高危患者379例,根据使用不同抗病毒治疗药物分为阿兹夫定组(221例)和其他药物组(奈玛特韦/利托那韦和莫诺拉韦,158例),并设定年龄、性别、体重指数(BMI)和aCCI作为混杂因素,采用1∶1倾向性评分匹配方法,比较匹配后两组患者预后差异,评价使用阿兹夫定进行抗病毒治疗的效果。主要预后指标为确诊后60 d内病死率,次要预后指标为住院率、重症率、高级呼吸支持使用率、抗原核酸转阴时间、症状缓解时间。结果阿兹夫定组患者平均年龄小于其他药物组[岁:(74.0±12.8) vs.(77.1±13.2)],平均aCCI评分低于其他药物组[分:4(3,5)vs. 4(3,6)],差异均有统计学意义(P均0.05)。匹配后阿兹夫定组较其他药物组住院率高(80.1%vs.50.5%,P<0.001)、平均核酸抗原转阴时间长(d:10.0 vs. 7.0,P=0.003)、平均症状缓解时间长(d:14.0 vs. 11.0,P=0.019)、病死率低(8.1%vs.17.6%,P=0.019)以及高级呼吸支持使用率低(11.0%vs.21.3%,P=0.021)。Logistic回归分析显示,使用阿兹夫定是具有高危因素的新型冠状病毒感染患者发生死亡(OR=0.436,P=0.023)和使用高级呼吸支持(OR=0.457,P=0.023)的保护因素。结论与奈玛特韦片/利托那韦和莫诺拉韦相较,阿兹夫定治疗具有高危因素的新型冠状病毒感染患者,在降低病死率、减少高级呼吸支持使用率方面有更好临床疗效。

Northeastern China has the second largest expanse of permafrost in China,primarily known as Xing'an-Baikal *** on the southeastern edges of the Eurasian cryolithozone,the permafrost is thermally unstable and ecologically sensitive to external *** combined impacts of climatic,environmental,and anthropogenic changes cause 3-dimensional degradation of the *** predict these changes on the southern limit and ground temperature of permafrost in Northeastern China,an equivalent latitude model (ELM) for the mean annual ground surface temperature (MAGSTs) was proposed,and further improved to take into account of the influences of vegetation and snow-cover based on observational data and using the SHAW *** the finite element method and assuming a climate warming rate of 0.048°C a-1,the ELM was combined with the unsteady-state heat conduction model to simulate permafrost temperatures at present,and to predict those after 50 and 100 *** results indicate that at present,sporadic permafrost occurs in the zones with MAGSTs of 1.5°C or colder,and there would still be a significant presence of permafrost in the zones with the present MAGSTs of 0.5°C or colder after 50 a,and in those of-0.5°C or colder after 100 ***,the total areal extent of permafrost would decrease from 2.57×105 km2 at present to 1.84×105 km2 after 50 a and to 1.29×105 km2 after 100 a,i.e.,a reduction of 28.4% and 49.8% in the permafrost area,*** the permafrost would degrade more substantially in the east than in the *** warming and thinning of permafrost would also *** area of stable permafrost (mean annual ground temperature,or MAGT≤-1.0°C) would decrease from present 1.07×105 to 8.8×104 km2 after 50 a,and further decrease to 5.6×104 km2 after 100 *** a result,the unstable permafrost and seasonally frozen ground would expand,and the southern limit of permafrost would shift significantly *** changes in the permafrost env

More than 85%of patients with uveal melanoma(UM)carry a GNAQ or GNA11 mutation at a hotspot codon(Q209)that encodes G proteinαsubunit q/11 polypeptides(Gα_(q/11)).GNAQ/11 relies on palmitoylation for membrane association and signal *** the palmitoylation of GNAQ/11 was discovered long before,its implication in UM remains ***,results of palmitoylation-targeted mutagenesis and chemical interference approaches revealed that the loss of GNAQ/11 palmitoylation substantially affected tumor cell proliferation and survival in UM *** inhibition through the mutation of palmitoylation sites suppressed GNAQ/11^(Q209L)-induced malignant transformation in NIH3T3 ***,the palmitoylation-deficient oncogenic GNAQ/11 failed to rescue the cell death initiated by the knock down of endogenous GNAQ/11 oncogenes in UM cells,which are much more dependent on Gα_(q/11) signaling for cell survival and proliferation than other melanoma cells without GNAQ/11 ***,the palmitoylation inhibitor,2-bromopalmitate,also specifically disrupted Gα_(q/11) downstream signaling by interfering with the MAPK pathway and BCL2 survival pathway in GNAQ/11-mutant UM cells and showed a notable synergistic effect when applied in combination with the BCL2 inhibitor,ABT-199,in *** findings validate that GNAQ/11 palmitoylation plays a critical role in UM and may serve as a promising therapeutic target for GNAQ/11-driven UM.

近年来,海洋高分辨率地震勘探领域取得了显著进展,对地震资料反演的精度要求日益严苛.为了提升后续处理的效率和准确性,获取更为精确的海水速度分布显得至关重要.然而,传统的走时层析方法在利用有限偏移距的海面拖缆数据时,往往难以达到理想的垂向分辨率,从而限制了海水速度建模的精确性.鉴于此,本文提出了一种基于OBS(海底地震仪)观测系统的透射波走时层析方法.该方法采用伴随状态法走时层析作为反演工具,利用OBS观测系统声压分量中的海水透射波走时信息,对海水速度结构进行精确反演.理论模型和实际资料实验结果表明,该方法能够准确建立海水速度模型,提高海水以下地层的成像效果.

A new flame detector with one ultraviolet and two infrared detectors is designed. The ultraviolet detector is of rapid response(≤10 μs) while the two infrared detectors usually have a response time of more than 5 ms. The ultraviolet detector is applied to deal with the flame of large scales. When facing the flame of mid or small scales, the three detectors cooperate. Employing the high-order derivatives of the sample data of the infrared circuits to improve the sensitivity, the response speed is greatly improved. The data of the temperature sensor is used to adjust circuit parameters in real time, thus reducing the effect of temperature drift. The flame detectors are tested at different distances and the response time is as rapid as 0.65 ms. The test results show that the new flame detector has the characteristics of high speed and a low rate of false alarms.

本文以紫甘蓝蔬菜为原料,进行了pH、金属离子和各种食品添加剂等一系列稳定性分析,探索紫甘蓝色素的最佳存储和使用环境。研究表明,紫甘蓝色素对pH敏感,随着pH增大,色素保留率逐渐减小;不同金属离子对紫甘蓝色素的稳定性也有影响,Fe^(3+)会破坏紫甘蓝色素的结构,降低稳定性,保留率仅为8.68%;而Ca^(2+)能提高其稳定性。添加剂蔗糖也可提高其稳定性,其中20 g∙L^(−1)的蔗糖水溶液可将保留率提升至119.48%;而食盐、苯甲酸钠和山梨酸钾均会降低其稳定性。
