氮化镓由于其直接带隙、固有的紫外吸收和高击穿电压引起了人们对其在紫外光电探测领域的极大研究兴趣.在本工作中,我们成功地将新型三元硫族化合物Ta_(2)NiSe_(5)与非故意掺杂的GaN堆叠,形成了具有典型I型能带排列的混合维度的Ta_(2)NiSe_(5)/GaN(2D/3D)范德瓦尔斯异质结构.该异质结构表现出优异的紫外探测性能(光开关比为10~7,响应度为1.22×10^(4)A W^(-1)).此外,在365 nm的光照和4 V的偏压下,探测度提高至1.3×10^(16)Jones,并表现出1.22/31.6 ms的快速响应速率.值得注意的是,该器件还具有优异的稳定性、可重复性和抗恶劣环境条件(包括高温和酸性条件)的耐受性.得益于光电探测器的高响应度、探测度和光开关比,我们成功地将该异质结构器件集成到紫外光通信中,证明了Ta_(2)NiSe_(5)/GaN光电探测器在信息传输中有着优异的应用前景.

In this letter,a new formulation of Lebesgue integration is used to evaluate the probabilistic static security of power system operation with uncertain renewable energy *** risk of power flow solutions violating any pre-defined operation security limits is obtained by integrating a semialgebraic set composed of *** the high-order moments of historical data of renewable energy generation,the integration is reformulated as a generalized moment problem which is then relaxed to a semi-definite program(SDP).Finally,the effectiveness of the proposed method is verified by numerical examples.

This letter presents the fabrication of InP double heterojunction bipolar transistors(DHBTs)on a 3-inch flexible substrate with various thickness values of the benzocyclobutene(BCB)adhesive bonding layer,the corresponding thermal resistance of the InP DHBT on flexible substrate is also measured and *** DHBT on a flexible substrate with 100 nm BCB obtains cut-off frequency f_(T)=358 GHz and maximum oscillation frequency f_(MAX)=530 ***,the frequency performance of the InP DHBT on flexible substrates at different bending radii are *** is shown that the bending strain has little effect on the frequency characteristics(less than 8.5%),and these bending tests prove that InP DHBT has feasible flexibility.

For the anti-interference/denoise purpose,it usually requires minimizing the sidelobe level(SLL)of a wide-beam pattern with a desired low nulling level(NL)in the nulling *** realize such an objective,the shaped-beam pattern synthesis(SBPS)is the most commonly used ***,since the SBPS problem focuses on synthesizing a predetermined beam shape,the minimum SLL via this approach cannot ensure to obtain the maximum power ***,it cannot obtain the lowest SLL with a certain power gain *** on such consideration,this paper tries to further minimize SLL of a wide-beam pattern with a desired low NL nulling region,by solving the power gain pattern synthesis(PGPS)*** PGPS problem selects the array excitation by directly optimizing the power ***,it has the potential to reduce SLL,when achieving the equal mainlobe power gain constraint via *** iterative algorithm which converts the primal optimization problem into convex sub-problems is proposed,resulting in an effective problem-solving *** simulations demonstrate the proposed algorithm can obtain about 10-dB lower SLL than the existing algorithms.

Obtaining small carbides is crucial but difficult for high-speed steels.A new approach for refining carbide dimensions in M42 super hard high-speed steel by increasing cooling rate and spheroidizing treatment was *** morphologies and properties of eutectic carbides formed at different cooling rates were investigated by means of scanning electron microscopy（SEM）,energy dispersive spectroscopy（EDS）,X-ray diffraction（XRD）,transmission electron microscopy（TEM）,electron back-scattered diffraction（EBSD）and differential scanning calorimeter（DSC）.The results show that eutectic carbides change from a lamellar shape into a curved-rod shape as cooling rate *** different morphologies,the two carbides are both of M2C type with a hexagonal close-packed structure and display a single crystal orientation in one eutectic *** morphology of M2C mainly depends on the growing process of eutectic carbides,which is strongly influenced by cooling *** with lamellar carbides,M2C carbides with curved-rod shapes are less stable,and decompose into M6 C and MC at lower *** are more inclined to spheroidize during heating,which ultimately and distinguishably refines the carbide *** small carbides are much easier to dissolve into matrices during austenization,the process described herein improves the supersaturation of alloying elements in martensite,which leads to an increment of hardness in M42 steel.

Leaf pigments are critical indicators of plant photosynthesis,stress,and physiological *** of radiative transfer models(RTMs)is a promising method for robustly retrieving leaf biochem-ical traits from canopy observations,and adding prior information has been effective in alleviating the“ill-posed”problem,a major challenge in model *** structure parameters,such as leaf area index(LAI)and average leaf inclination angle(ALA),can serve as prior information for leaf pigment *** canopy spectra simulated from the PROSAIL model,we estimated the effects of uncertainty in LAI and ALA used as prior information for lookup table-based inversions of leaf chlorophyll(C _(ab))and car-otenoid(C_(ar)).The retrieval accuracies of the two pigments were increased by use of the priors of LAI(RMSE of C_(ab) from 7.67 to 6.32μg cm^(-2),C_(ar) from 2.41 to 2.28μg cm^(-2))and ALA(RMSE of C_(ab) from 7.67 to 5.72μg cm^(-2),C_(ar) from 2.41 to 2.23μg cm^(-2)).However,this improvement deteriorated with an increase of additive and multiplicative uncertainties,and when 40% and 20% noise was added to LAI and ALA respectively,these priors ceased to increase retrieval *** using an experimental winter wheat dataset also showed that compared with C_(ar),the estimation accuracy of C_(ab) increased more or deteriorated less with uncertainty in prior canopy *** study demonstrates possible limita-tions of using prior information in RTM inversions for retrieval of leaf biochemistry,when large uncer-tainties are present.

随着第五代（5th Generation, 5G）无线通信技术的快速发展，基于5G信号的被动雷达技术在目标监测方面具有很大的应用潜力。特别是在分布式体制下，被动雷达系统能够有效整合多个站点信息，完成复杂的目标探测任务，为目标定位技术带来新的思路和方法。然而，在5G基站分布式场景下，基站大多部署在复杂环境中，导致目标定位过程中测量误差增大，从而限制了目标定位的精度。本文针对这一问题，结合5G独特的定位参考信号（PositioningReferenceSignal,PRS），提出了一种迭代三步加权最小二乘（Iterative Three-step WeightedLeast Squares, I3WLS）算法，用于实现分布式被动雷达目标精准定位。首先建立了基于5G信号的目标回波模型，通过回波时延信息构建了到达距离差（Range Difference of Arrival, RDOA）方程，然后利用加权最小二乘算法对目标位置初始估计值进行参数更新和迭代优化，最后通过线性变换距离约束方程保留目标位置的一次项，从而得到了目标的精确估计值。仿真结果表明，与现有方法相比，所提算法具有更好的定位精度和更强的鲁棒性，在被动雷达目标定位领域具有广阔的应用前景。
