Complementary doping of van der Waals materials through controlled intercalation for monolithically integrated electronics

Doping control has been a key challenge for electronic applications of van der Waals ***,we demonstrate complementary doping of black phosphorus using controlled ionic intercalation to achieve monolithic building *** characterize the anisotropic electrical transport as a function of ion concentrations and report a widely tunable resistivity up to three orders of magnitude with characteristic concentration dependence corresponding to phase transitions during *** a further step,we develop both p-type and n-type field effect transistors as well as electrical diodes with high device stability and *** addition,enhanced charge mobility from 380 to 820 cm^2/(V·s)with the intercalation process is observed and explained as the suppressed neutral impurity scattering based on our ab initio *** study provides a unique approach to atomically control the electrical properties of van der Waals materials,and may open up new opportunities in developing advanced electronics and physics platforms.

The impacts ofsubstrate parasitic resistance and drain ballast resistance on electrostatic discharge （ESD） robustness of LDMOS are analyzed. By increasing the two parasitic resistances, the ESD robustness of LDMOS are significantly improved. The proposed structures have been successfully verified in a 0.35μm BCD process without using additional process steps. Experimental results show that the second breakdown current of the optimal structure increases to 3,5 A, which is about 367% of the original device.

Navigation is the only way to develop and utilize marine resources,while the promotion of seafarers1 quality is the basic force of navigation,so navigation simulator plays an important role in modern navigation *** simulation research on the operation of the union purchase is important to improve the special operation training of the actual cargo handling of the union *** the basis of the Cartesian coordinate system transformation algorithm,the algorithm model of the union purchase operation is *** the basis of three-dimensional(3D)rendering engine technology of open scene graph(OSG),the algorithm model of finding the space coordinates of the cargo point is *** model of catenary equation is used to optimize the scene appearance of the cargo *** combination of QT channel signal mechanism and OSG,the simulation interaction of the union purchase operating system is *** acquiring the 3D coordinate values of each point,we fit the trajectories of each point in the operation and compare the *** results show that the model has high interactivity and small *** comparison of the states of the cargo wire before and after optimization shows that the optimized wire is more realistic and the high fidelity meets the needs of operational training and simulation systems.

Recently,many SARS-CoV-2 variants including 501Y.V1,501Y.V2 and 501Y.V3 were detected in different regions(Table S1)and drew great attention from all over the *** 501Y.V1 was firstly isolated in the United Kingdom(UK)(Davies et al.,2020)and featured with 7 substitutions including N501Y as well as 3 deletions in S *** variant was identified to increase the viral transmissibility by 56%in comparison with the preexisting *** after this report,another SARS-CoV-2 variant(501Y.V2)featured with N501Y,K417N and E484K substitutions in S protein was supposed to rapidly outcompete the preexisting strains(Tegally et al.,2020)in South ***,the 501Y.V3 variant was initially detected in Brazil and has caused rapidly increased infections with SNPs N501Y,K417T and *** them,N501Y,K417N/T and E484K are of particular interest because the N501Y was shared in all three variants and the K417N/T and E484K were detected simultaneous appeared with N501Y in 501Y.V2 and 501Y.V3.

The diffusion and the activation of phosphorus in phosphorus and fluorine co-implanted Ge after being annealed by excimer laser are *** results prove that the fluorine element plays an important role in suppressing phosphorus diffusion and enhancing phosphorus ***,the rapid thermal annealing process is utilized to evaluate and verify the role of fluorine *** the initial annealing of co-implanted Ge,it is easier to form high bonding energy FnVm clusters which can stabilize the excess vacancies,resulting in the reduced vacancy-assisted diffusion of *** maximum activation concentration of about 4.4 ×10^(20) cm^(-3) with a reduced diffusion length and dopant loss is achieved in co-implanted Ge that is annealed at a tailored laser fluence of 175 mJ/cm^(2).The combination of excimer laser annealing and co-implantation technique provides a reference and guideline for high level n-type doping in Ge and is beneficial to its applications in the scaled Ge MOSFET technology and other devices.

A comprehensive profiling of the vaginal microbial communities and their variability enables an accurate description of the microbiome in ***,there is a lack of studies available on Chinese *** the present study,the composition of the vaginal microbiota during pregnancy and the 6-week postpartum period of 454 Chinese women was characterized by sequencing the V3-V4 region of the 16S ribosomal RNA(rRNA)*** vaginal microbiome showed variations during pregnancy and the postpartum period based on the abortion history,hypertensive disorders,delivery mode,and maternal ***-variation of 22 bacterial taxa,including the Lactobacillus genus and two of its species,may account for the common characteristics of the vaginal microbiome under scenarios of different medical histories and pregnancy *** contrast,discriminant bacterial species were significantly different between women who had preterm birth(PTB)with and without premature rupture of membranes(PROM),and the community state type(CST)IV-A without any predominant Lactobacillus species in the microbiota was more prevalent during pregnancy in the PROM-PTB cases,suggesting that specific bacterial species could be considered to distinguish between different types of *** providing data on Chinese women,this study will enrich the knowledge of the human microbiome and contribute to a better understanding of the association between the vaginal microbiome and reproductive health.

Polypropylene samples with fullerene C60, fullerenol C60（OH）24, 1010, C60/168, C60-OH/168 and 1010/168 as antioxidants were prepared by extrusions. MFR, YI, TGA and OIT of all the samples were tested. According to the results of MFR, during the melt extrusion, fullerene showed excellent stability effect on PP. The antioxidative ability of fullerene was comparable to the traditional antioxidant 1010. The antioxidative ability of fullerenol was not significant in the first extrusion and it accelerated the degradation of PP in the second and the third extrusions. TGA and OIT tests showed that the stability effects of fullerene and fullerenol were slightly lower than antioxidant 1010. In the first time, antioxidant 168 was reported to show great synergistic effects with fullerene and fullerenol as antioxidants, which sussested a simple way to enhance the antioxidative abilities of fullerene and fullerenol.

Since the time step of the traditional finite-difference time-domain(FDTD) method is limited by the small grid size, it is inefficient when dealing with the electromagnetic problems of multi-scale ***, the explicit and unconditionally stable FDTD(US-FDTD) approach has been developed to break through the limitation of Courant–Friedrich–Levy(CFL) ***, the eigenvalues and eigenvectors of the system matrix must be calculated before the time iteration in the explicit ***, the eigenvalue decomposition is also time consuming, especially for complex electromagnetic problems in practical *** addition, compared with the traditional FDTD method, the explicit US-FDTD method is more difficult to introduce the absorbing boundary and plane *** solve the drawbacks of the traditional FDTD and the explicit US-FDTD, a new hybrid FDTD algorithm is proposed in this *** combines the explicit US-FDTD with the traditional FDTD, which not only overcomes the limitation of CFL condition but also reduces the system matrix dimension, and introduces the plane wave and the perfectly matched layer(PML) absorption boundary *** the hybrid algorithm, the calculation of the eigenvalues is only required in the fine mesh region and adjacent coarse mesh ***, the calculation efficiency is greatly ***, the plane wave and the absorption boundary introduction of the traditional FDTD method can be directly *** results demonstrate the effectiveness, accuracy, stability, and convenience of this hybrid algorithm.
