By solving the 2D Poisson＇s equation, analytical models ar. pr.posed to calculate the sur.0}ce potential and electr.c f.eld distr.butions of.later.l power.devices with ar.itr.r. ver.ical doping pr.f.les. The ver.ical and the later.l br.akdown voltages ar. f.r.ulized to quantif. the br.akdown char.cter.stic in completely-depleted and par.ially-depleted cases. A new r.duced sur.0}ce f.eld （r.SUr.0} cr.ter.on which can be used in var.ous dr.f. doping pr.f.les is f.r.her.der.ved f.r.obtaining the optimal tr.de-of. between the br.akdown voltage and the on-r.sistance. Based on these models and the numer.cal simulation, the electr.c f.eld modulation mechanism and the br.akdown char.cter.stics of.later.l power.devices ar. investigated in detail f.r.the unif.r., linear. Gaussian, and some discr.te doping pr.f.les along the ver.ical dir.ction in the dr.f. r.gion. Then, the mentioned ver.ical doping pr.f.les of.these devices with the same geometr.c par.meter. ar. optimized, and the r.sults show that the optimal br.akdown voltages and the ef.ective dr.f. doping concentr.tions of.these devices ar. identical, which ar. equal to those of.the unif.r.-doped device, r.spectively. The analytical r.sults of.these pr.posed models ar. in good agr.ement with the numer.cal r.sults and the pr.vious exper.mental r.sults, conf.r.ing the validity of.the models pr.sented her..

In many applications, such as biomedical engineer.ng, it is of.en r.quir.d to extr.ct a desir.d signal instead of.all sour.e signals. This can be achieved by blind sour.e extr.ction （BSE） or.semi-blind sour.e extr.ction, which is a power.0}l technique emer.ing f.om the neur.l networ. f.eld. In this paper. we pr.pose an ef.icient semi-blind sour.e extr.ction algor.thm to extr.ct a desir.d sour.e signal as its f.r.t output signal by using a pr.or. inf.r.ation about its kur.osis r.nge. The algor.thm is r.bust to outlier. and spiky noise because of.adopting a classical r.bust contr.st f.nction. And it is also r.bust to the estimation er.or. of.the kur.osis r.nge of.the desir.d signal pr.viding the estimation er.or. ar. not lar.e. The algor.thm has good extr.ction per.0}r.ance, even in some poor.situations when the kur.osis values of.some sour.e signals ar. ver. close to each other. Its conver.ence stability and r.bustness ar. theor.tically analyzed. Simulations and exper.ments on ar.if.cial gener.ted data and r.al-wor.d data have conf.r.ed these r.sults.
