Towards high-mobility In2xGa2-2xO3 nanowire field-effecttransistors

Recently, owing to the excellent electrical and optical properties, n-type In2O3 nanowires (Nws) have attracted tremendous attention for application in memory devices, solar cells, and ultra-violet photodetectors. However, the relatively low electron mobility of In2O3 Nws grown by chemical vapor deposition (cVD) has limited their further utilization. In this study, utilizing in-situ Ga alloying, highly crystalline, uniform, and thin In2xGa2−2xO3 Nws with diameters down to 30 nm were successfully prepared via ambient-pressure cVD. Introducing an optimal amount of Ga (10 at.%) into the In2O3 lattice was found to effectively enhance the crystal quality and reduce the number of oxygen vacancies in the Nws. A further increase in the Ga concentration adversely induced the formation of a resistive β-Ga2O3 phase, thereby deteriorating the electrical properties of the Nws. Importantly, when configured into global back-gated Nw field-effect transistors, the optimized In1.8Ga0.2O3 Nws exhibit significantly enhanced electron mobility reaching up to 750 cm2·V–1·s–1 as compared with that of the pure In2O3 Nw, which can be attributed to the reduction in the number of oxygen vacancies and ionized impurity scattering centers. Highly ordered Nw parallel arrayed devices were also fabricated to demonstrate the versatility and potency of these Nws for next-generation, large-scale, and high-performance nanoelectronics, sensors, etc.

Analysis Framework for the Low carbon Eco-city Regulatory Plan Administration System: The case Study on the Planning of Eco-city of Taihu New city, wuxi, china

chinese cities need the appropriate administration system and governance model to support the implementation of low carbon eco-city projects, and to effectively scale up this urban development model across the nation. currently, local planning authorities are piloting the implementation of these low carbon eco-city projects through the statutory Regulatory Plans system(the local district zoning plans system). However, the focus has been put primarily on the use of the relevant technologies and the control through design approval. There is a lack on research and study on the establishment of an effective planning administration and governance environment for the subsequent promulgation of this development model. This situation is affecting the speed in the scaling up of the implementation of low carbon ecological projects in chinese cities. This paper argues that while technology applications and design issues are important factors, attention shall be put to setting up innovative planning administration and governance models for the statutory Regulatory Plan to facilitate the implementation of the low carbon eco-city projects. This paper puts forth an analysis framework on the administration and governance system which includes 4 governance components:(1) Administration platform and local capacity;(2) Planning conditions and approval process;(3) External public policy context;(4) Developers involvement and participation. A case study was undertaken based on Taihu New city eco-city project located at wuxi, china. Based on research and analysis of the project implementation process, the study examines the challenges faced by the local planning offi cials and development companies during the implementation stage of the low carbon eco-city project. Finally this paper puts forth initial recommendations that could lead to further research in this important area.

Microcurvature landscapes induce neural stem cell polarity and enhance neural differentiation

Tissue curvature has long been recognized as an important anatomical parameter that affects intracellular behaviors,and there is emerging interest in applying cell-scale curvature as a designer property to drive cell fates for tissue engineering *** neural cells are known to undergo dramatic and terminal morphological changes during development and curvature-limiting behaviors have been demonstrated in neurite outgrowth studies,there are still crucial gaps in understanding neural cell behaviors,particularly in the context of a three-dimensional(3D)curvature landscape similar to an actual tissue engineering *** this study,we fabricated two substrates of microcurvature(curvature-substrates)that present a smooth and repeating landscape with focuses of either a concave or a convex *** these curvature-substrates,we studied the properties of morphological differentiation in N2a neuroblastoma *** contrast to other studies where two-dimensional(2D)curvature was demonstrated to limit neurite outgrowth,we found that both the concave and convex substrates acted as continuous and uniform mechanical protrusions that significantly enhanced neural polarity and differentiation with few morphological changes in the main cell *** enhanced differentiation was manifested in various properties,including increased neurite length,increased nuclear displacement,and upregulation of various neural *** demonstrating how the micron-scale curvature landscape induces neuronal polarity,we provide further insights into the design of biomaterials utilizing the influence of surface curvature in neural tissue engineering.

Discharging dye contaminants into water is a major concern around the *** a variety of methods to treat dye-contaminated water,photocatalytic degradation has gained attention as a tool for treating the colored ***,we review the recent advancements in photocatalysis for dye degradation in industrial effluents by categorizing photocatalyst materials into three *** generation photocatalysts are composed of single-component materials (e.g.,TiO2,ZnO,and cdS),while second generation photocatalysts are composed of multiple components in a suspension (e.g.,wO3/NiwO4,BiOl/ZnTiOa,and c3N4/Ag3VO4).Photocatalysts immobilized on solid substrates are regarded as third generation materials (e.g.,FTO/wO3-ZnO,Steel/TiO2-wO3,and Glass/P-TiO2).Photocatalytic degradation mechanisms,factors affecting the dye degradation,and the lesser-debated uncertainties related to the photocatalysis are also discussed to offer better insights into environmental ***,quantum yields of different photocatalysts are calculated,and a performance evaluation method is proposed to compare photocatalyst systems for dye ***,we discuss the present limitations of photocatalytic dye degradation for field applications and the future of the technology.

Graph neural networks have been shown to be very effective in utilizing pairwise relationships across ***,there have been several successful proposals to generalize graph neural networks to hypergraph neural networks to exploit more com-plex *** particular,the hypergraph collaborative networks yield superior results compared to other hypergraph neural net-works for various semi-supervised learning *** collaborative network can provide high quality vertex embeddings and hyperedge embeddings together by formulating them as a joint optimization problem and by using their consistency in reconstructing the given *** this paper,we aim to establish the algorithmic stability of the core layer of the collaborative network and provide generaliz--ation *** analysis sheds light on the design of hypergraph filters in collaborative networks,for instance,how the data and hypergraph filters should be scaled to achieve uniform stability of the learning *** experimental results on real-world datasets are presented to illustrate the theory.

compression Deformation Mechanisms at the Nanoscale in Magnesium Single crystal

The dominant deformation mode at low temperatures for magnesium and its alloys is generally regarded to be twinning because of the hcp crystal structure. More recently, the phenomenon of a ＂loss＂ of the twins has been reported in microcompression experiments of the magnesium single crystals. Molecular dynamics simulation of compression deformation shows that the pyramidal 〈α ＋ c〉 slip dominates compression behavior at the nanoscale. No compression twins are observed at different temperatures at different loadings and boundary conditions. This is explained by the analyses, that is, the {10^_12} and {10^11} twins can be activated under c-axis tension, while compression twins will not occur when the c/α ratio of the hcp metal is below √3. Our theoretical and simulation results are consistent with recent microcompression experiments of the magnesium （0001） single crystals.

Direct drop-casting synthesis of all-inorganic lead and lead-free halide perovskite microcrystals for high-performance photodetectors

Due to the exciting photoelectric properties,better stability,and environmental-friendly nature,all-inorganic halide perovskites(AIHPs),especially the lead-free perovskites,have attracted worldwide ***,the film quality of AIHPs fabricated by typical spin-coating and subsequent high-temperature annealing is still not satisfactory,restricting their further ***,we demonstrate a simple low-temperature solution-processed drop-casting method to achieve highly-crystalline cubic csPbBr_(3)and lead-free layer-structured cs_(3)Sb_(2)I_(9)microcrystals(Mcs).This drop-casting technique not only consumes the less amount of precursor solution but also eliminates the high-temperature annealing as compared with those of spin *** these Mcs are configured into photodetectors,they exhibit superior device performance,which is in distinct contrast to the one of spin-coated ***,the responsivity of csPbBr_(3)Mcs is found to be as large as 8,990 mA/w,being 13 times larger than the spin-coated films and even better than many state-of-the-art solution-processed AIHPs *** device performance enhancement is attributed to the better film quality and phase purity obtained by the drop-casting *** these results can evidently fill the“technology gap”for further enhancing the material quality of solution-processed AIHPs and breaking down the barriers that hinder the development of AIHPs based optoelectronic devices.
